【発明の属する技術分野】
本発明は、特定の化学気相成長(CVD)用原料を用いたイットリウム含有複合酸化物薄膜の製造方法に関し、詳しくは、トリス(n−ブチルシクロペンタジエニル)イットリウムと、特定の珪素化合物又は特定のアルミニウム化合物とを化学気相成長(CVD)用原料として用いた化学気相成長法によるイットリウム含有複合酸化物薄膜の製造方法に関する。

【従来の技術及び発明が解決しようとする課題】
イットリウムと、珪素及び/又はアルミニウムとを含む複合酸化物薄膜は、特異な電気特性及び光学特性を有するので、半導体、電子部品、光学ガラス、光学通信素子等に応用が期待されており、ゲート絶縁膜としての応用が期待できるものである。

複合酸化物薄膜の製造法としては、火焔堆積法、スパッタリング法、イオンプレーティング法、塗布熱分解法やゾルゲル法等のMOD法が挙げられるが、組成制御性、段差被覆性に優れること、量産化に適すること、ハイブリッド集積が可能である等多くの長所を有しているので、ALD(Atomic Layer Deposition) 法を含む化学気相成長(以下、単にCVDと記載することもある)法が最適な製造プロセスである。

CVD法における金属供給源化合物としては、アルコキシド化合物、β−ジケトン錯体、シクロペンタジエニル系錯体、アミノ化合物、ハライド、ハイドライド、アルキル金属化合物等が使用されている。複合酸化物薄膜をCVD法により製造する場合は、薄膜の組成の制御が容易になるので、使用される二種類以上の金属供給源化合物の揮発特性が近いもの、金属供給源化合物同士の反応がないものの組み合わせが必要である。

ゲート絶縁膜を形成する場合には、珪素化合物としては、蒸気圧が大きく、ALDにも適合することからアミノ珪素化合物が用いられており、アルミニウム化合物としては、珪素化合物と同様の理由でアルキルアルミニウム系化合物が用いられている。これらの金属供給源化合物との併用に適したイットリウム化合物についての報告はない。

本発明で用いられるトリス(n−ブチルシクロペンタジエニル)イットリウムを含む概念であるイットリウム化合物をCVD法の金属供給源化合物として使用することは報告されており(例えば、特許文献1、特許文献2を参照)、また本発明で用いられる特定の珪素化合物及び特定のアルミニウム化合物についても同様の報告がある(例えば、珪素化合物については特許文献3、特許文献4、特許文献5を、アルミニウム化合物については特許文献6、特許文献7を、それぞれ参照)。

本発明者等は、検討を重ねた結果、トリス(n−ブチルシクロペンタジエニル)イットリウムが、好適であることを知見し、本発明に到達した。

【発明の実施の形態】
以下、本発明の実施形態について詳細に説明する。

前述したように、本発明に係るトリス(n−ブチルシクロペンタジエニル)イットリウムを含む概念であるイットリウム化合物をCVD法の金属供給源化合物として使用することは、特許文献1及び2等に報告されており、上記一般式(I)で表される化合物については、特許文献3〜5等に報告されており、上記一般式(II)で表される化合物については、特許文献6及び7等に報告されている。

上記一般式(I)において、R、R1 及びR2 で表される炭素数1〜4のアルキル基としては、メチル、エチル、n−プロピル、イソプロピル、n−ブチル、イソブチル、第二ブチル、第三ブチルが挙げられる。

上記の一般式(I)で表される化合物の中では、R1 及びR2 がメチル基であるものが蒸気圧が大きく、得られる薄膜の膜質も良好であるので好ましく、化合物No.1、2、3、4及び5が、入手が容易でコストも低いのでより好ましい。

また、上記一般式(II)において、R3 で表される炭素数1〜4のアルキル基としては、R1 及びR2 で例示のものが挙げられる。

上記の一般式(II)で表される化合物の中では、R3 がメチル基であるものが蒸気圧が大きく、得られる薄膜の膜質も良好であるので好ましく、化合物No.10及び11が、入手が容易でコストも低いのでより好ましい。

本発明の化学気相成長(CVD)法によるイットリウム含有複合酸化物薄膜の製造方法とは、トリス(n−ブチルシクロペンタジエニル)イットリウムと、上記一般式(I)又は(II)で表される化合物の一種以上とを原料に用いたCVD法によるものである。CVD法とは、気化させた原料と必要に応じて用いられる反応性ガスを基板上に導入し、次いで、原料を基板上で分解及び/又は反応させて薄膜を基板上に成長、堆積させる方法である。本発明の製造方法は、原料の輸送供給方法、原料の形態、堆積方法、製造条件、製造装置等について、特に制限を受けるものではない。

原料の輸送供給方法としては、CVD用原料を原料容器中で加熱及び/又は減圧することにより気化させ、必要に応じて用いられるアルゴン、窒素、ヘリウム等のキャリアガスと共に堆積反応部へと導入する気体輸送法、CVD用原料を液体又は溶液の状態で気化室まで輸送し、気化室で加熱及び/又は減圧することにより気化させて、堆積反応部へと導入する液体輸送法がある。気体輸送法の場合は、上記の金属化合物〔トリス(n−ブチルシクロペンタジエニル)イットリウムと、上記一般式(I)又は(II)で表される化合物〕そのものがCVD用原料となり、液体輸送法の場合は、該金属化合物そのもの又は該金属化合物を有機溶剤に溶かした金属化合物溶液がCVD用原料となる。

また、本発明のように多成分系のCVD法においては、CVD用原料を各成分独立で気化、供給する方法(以下、シングルソース法と記載することもある)と、多成分原料を予め所望の組成で混合した混合原料を気化、供給する方法(以下、カクテルソース法と記載することもある)がある。カクテルソース法の場合、トリス(n−ブチルシクロペンタジエニル)イットリウムと、上記一般式(I)で表される珪素化合物及び/又は上記一般式(II)で表されるアルミニウム化合物との混合物或いは混合溶液がCVD用原料である。

上記のCVD用原料に使用する有機溶剤としては、特に制限を受けることはなく周知一般の有機溶剤を用いることができる。該有機溶剤としては、例えば、メタノール、エタノール、2−プロパノール、n−ブタノール等のアルコール類;酢酸エチル、酢酸ブチル、酢酸メトキシエチル等の酢酸エステル類、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、エチレングリコールモノブチルエーテル、ジエチレングリコールモノメチルエーテル等のエーテルアルコール類;テトラヒドロフラン、エチレングリコールジメチルエーテル、ジエチレングリコールジメチルエーテル、トリエチレングリコールジメチルエーテル、ジブチルエーテル等のエーテル類;メチルブチルケトン、メチルイソブチルケトン、エチルブチルケトン、ジプロピルケトン、ジイソブチルケトン、メチルアミルケトン、シクロヘキサノン、メチルシクロヘキサノン等のケトン類;ヘキサン、シクロヘキサン、メチルシクロヘキサン、エチルシクロヘキサン、ヘプタン、オクタン、トルエン、キシレン等の炭化水素類;1−シアノプロパン、1−シアノブタン、1−シアノヘキサン、シアノシクロヘキサン、シアノベンゼン、1,3−ジシアノプロパン、1,4−ジシアノブタン、1,6−ジシアノヘキサン、1,4−ジシアノシクロヘキサン、1,4−ジシアノベンゼン等のシアノ基を有する炭化水素類;ピリジン、ルチジンが挙げられ、これらは、溶質の溶解性、使用温度と沸点、引火点の関係等によって適宜選択される。

また、本発明のイットリウム複合酸化物薄膜の製造方法においては、イットリウム、珪素、アルミニウム以外の他の金属供給源化合物を使用してもよい。他の金属供給源化合物としては、特に制限を受けず周知一般のCVD原料となる化合物を用いることができる。該金属供給源化合物としては、アルコール化合物、グリコール化合物、β−ジケトン、シクロペンタジエン化合物等から選択される一種類又は二種類以上の有機配位化合物と金属との化合物が挙げられる。また、該金属供給源化合物の金属としては、マグネシウム、カルシウム、ストロンチウム、バリウム、チタニウム、ジルコニウム、ハフニウム、バナジウム、ニオブ、タンタル、マンガン、鉄、ルテニウム、コバルト、ロジウム、イリジウム、ニッケル、パラジウム、白金、銅、銀、金、亜鉛、ガリウム、インジウム、ゲルマニウム、スズ、鉛、アンチモン、ビスマス、ランタン、セリウム、プラセオジム、ネオジム、プロメチウム、サマリウム、ユウロピウム、ガドリニウム、テルビウム、ジスプロシウム、ホルミウム、エルビウム、ツリウム、イッテルビウムが挙げられる。

また、本発明で用いられる上記CVD用原料には、必要に応じて金属化合物の安定性を付与するため求核性試薬を含有してもよい。該求核性試薬としては、グライム、ジグライム、トリグライム、テトラグライム等のエチレングリコールエーテル類、18−クラウン−6、ジシクロヘキシル−18−クラウン−6、24−クラウン−8、ジシクロヘキシル−24−クラウン−8、ジベンゾ−24−クラウン−8等のクラウンエーテル類、エチレンジアミン、N, N’−テトラメチルエチレンジアミン、ジエチレントリアミン、トリエチレンテトラミン、テトラエチレンペンタミン、ペンタエチレンヘキサミン、1,1,4,7,7−ペンタメチルジエチレントリアミン、1,1,4,7,10,10−ヘキサメチルトリエチレンテトラミン等のポリアミン類、サイクラム、サイクレン等の環状ポリアミン類、アセト酢酸メチル、アセト酢酸エチル、アセト酢酸−2−メトキシエチル等のβ−ケトエステル類又はβ−ジケトン類が挙げられ、これら安定剤としての求核性試薬の使用量は、金属供給源化合物1モルに対して0.1〜10モルの範囲で使用され、好ましくは1〜4モルで使用される。

上記の必要に応じて用いられる反応性ガスとしては、例えば、酸素、オゾン、二酸化窒素、一酸化窒素、水蒸気等が挙げられる。

また、上記の堆積方法としては、原料ガス又は原料ガスと反応性ガスを熱のみにより反応させ薄膜を堆積させる熱CVD,熱とプラズマを使用するプラズマCVD、熱と光を使用する光CVD、熱、光及びプラズマを使用する光プラズマCVD、CVDの堆積反応を素過程に分け、分子レベルで段階的に堆積を行うALD(Atomic Layer Deposition) が挙げられる。

また、上記の製造条件としては、反応温度(基板温度)、反応圧力、堆積速度等が挙げられる。反応温度については、原料である本発明に係る上記の金属化合物が充分に反応する温度である200℃以上が好ましく、350〜800℃がより好ましい。また、反応圧力は、熱CVD、光CVDの場合、大気圧〜10Paが好ましく、プラズマを使用する場合は、10〜2000Paが好ましい。また、堆積速度は、原料の供給条件(気化温度、気化圧力)、反応温度、反応圧力によりコントロールすることができる。堆積速度は、大きいと得られる薄膜の特性が悪化する場合があり、小さいと生産性に問題を生じる場合があるので、1〜1000nm/分が好ましく、5〜500nm/分がより好ましい。

本発明のイットリウム含有複合酸化物薄膜の製造方法においては、薄膜堆積の後に、より良好な電気特性を得るためにアニール処理を行ってもよく、段差埋め込みが必要な場合には、リフロー工程を設けてもよい。この場合の温度は、600〜1200℃であり、700〜1000℃が好ましい。

本発明のイットリウム含有複合酸化物薄膜の製造方法により製造される薄膜の組成については、特に限定されず、用途(例えば、ゲート絶縁膜、光学ガラス、キャパシタ膜等)によって所望の組成に設定される。例えば、ゲート絶縁膜としては、イットリウムと珪素の複合酸化物薄膜の場合、Si2 Y2 O7 が挙げられ、イットリウムとアルミニウムの複合酸化物薄膜の場合、Al1 Y1 O3 が挙げられる。また、光学ガラスとしては、イットリウムとアルミニウムの複合酸化物薄膜の場合、Al3 Y5 O12が挙げられる。

以下、実施例及び比較例をもって本発明を更に詳細に説明する。しかしながら、本発明は以下の実施例等によって何ら制限を受けるものではない。

図1に示すCVD装置を用いて、シリコンウエハ上に以下の条件で、イットリウム珪素複合酸化物薄膜を製造した。これを10回繰り返し、1回目と10回目に製造した薄膜について、膜厚と組成の測定を行った。膜厚については、触針式段差計(タリステップ)で測定し、膜組成については、製造した薄膜を5%フッ酸水溶液に浸して得たはく離液をICP元素分析装置で測定した。
(反応条件)
