本発明は、多相インバータモジュールに関する。

【従来の技術】
従来、多相インバータ回路を内蔵する多相インバータモジュール及びこの多相インバータモジュールを用いたインバータ一体型回転電機が提案されている。

この種の多相インバータモジュールは、大きな発熱量をもつパワー半導体素子チップの冷却のための熱伝達放熱及びヒートシンクをなす素子冷却用金属部材、絶縁シート、多相インバータ回路の各アームを構成するパワー半導体素子、パワー半導体素子チップの電極端子に接続されるバスバーを必須構成要素としている。

たとえば、特開2000−245170号公報は、ヒートシンク兼冷却部材としての金属ベース上に絶縁シートを介していわゆるリードフレームを設け、このリードフレームのアイランドにパワー半導体素子チップを搭載し、更に、金属ベースの側面を角枠状の樹脂モールドケースで囲み、この樹脂モールドケース内に樹脂をモールドすることにより、パワー半導体素子チップをモールドし、リードフレームのリード端子を上方に屈曲してパワー半導体素子チップの電極端子とする構造のパワー半導体モジュールを開示している。

また、特開2002−334473号公報は、銅板上に絶縁シートを設け、この絶縁シート上にいわゆる複数のバスバーを設け、一つのバスバー上にパワー半導体素子チップを搭載し、更に、金属ベースの側面を角枠状の樹脂モールドケースで囲み、この樹脂モールドケース内に樹脂をモールドすることにより、パワー半導体素子チップをモールドし、上記バスバーを樹脂モールドケースを貫通して横方向に突出させてパワー半導体素子チップの電極端子とする構造のパワー半導体モジュール(多相インバータモジュール)を開示している。

【発明が解決しようとする課題】
しかしながら、上記した公報のパワー半導体チップはいずれもワイヤボンディングにより接続されているため、多数のボンディングワイヤを並列に設ける必要があり、その結果、各パワー半導体素子チップの側方のバスバー又はリード端子に大きなボンディングワイヤ接合領域を確保する必要があった。また、パワー半導体素子チップをその上面すなわちボンディングワイヤ側から冷却することが困難であるという問題があった。

この問題を解決するために、パワー半導体素子チップの上面に、バスバーのような金属電極片をはんだ等で接合することにより、ボンディングワイヤを省略することも考えられるが、バスバー構造や取り付け作業が複雑化するという問題があった。

本発明は上記問題点に鑑みなされたものであり、配線抵抗の低減とパワー半導体素子の冷却性の向上とが可能な多相インバータモジュールを提供することをその目的としている。

【課題を解決するための手段】
請求項1記載の多相インバータモジュールは、素子実装面を有する素子冷却用金属部材と、前記素子実装面に絶縁シートを介して固定される電源バスバーと、高位直流電極をなす底面が前記電源バスバー上に固定され、上面に交流出力電極を有する複数の上アーム側半導体素子と、前記素子実装面に絶縁シートを介して固定される主部と、前記主部から延設されて前記各上アーム側半導体素子の前記交流出力電極に個別に接合される接合端部とを有する複数の交流出力バスバーと、交流出力電極をなす底面が前記各交流出力バスバー上に固定され、上面に低位直流電極を有する複数の下アーム側半導体素子と、前記素子実装面に固定されて前記各下アーム側半導体素子の前記低位直流電極に接合される接地バスバーとを備え、前記交流出力バスバーの前記主部と前記接合端部との間に段差が形成されていることを特徴としている。

(全体構造)
図1は、この多相インバータモジュールを採用するインバータ一体型モータの部分軸方向断面図である。

1は円筒状のハウジング、2はパワー半導体モジュールである。ハウジング1の内部には、図示しないもののステータコア、ステータコイル、ロータ、回転軸などからなる磁石ロータ型多相同期モータが内蔵されている。

パワー半導体モジュール2は、略円盤状のベースプレート(本発明でいう素子冷却用金属部材)3、絶縁シート4、電源バスバー5、交流出力バスバー6、接地バスバー7、上アーム側のIGBT素子8、下アーム側のIGBT素子9を有している。10は蓋板である。

電源バスバー5、交流出力バスバー6を絶縁シート4を介してベースプレート3上に固定するにはベースプレート3と電源バスバー5及び交流出力バスバー6との電気絶縁が可能な公知のあらゆる固定方法を採用することができる。たとえば、電気接続面を除く表面に電気絶縁樹脂層を設けた電源バスバー5、交流出力バスバー6を樹脂ねじによりベースプレート3に締結してもよい。又は、ベースプレート3に締結された押さえ板により電源バスバー5や交流出力バスバー6を絶縁シート4に押さえつけてもよい。

接地バスバー7を締結するための柱部32がベースプレート3の所定位置から後方に突出しており、柱部32の頂面には接地バスバー7が締結されている。電源バスバー5及び接地バスバー7は、モータ軸心を中心とする同心円配置とされ、交流出力バスバー6は略長方形に形成されて、電源バスバー5と接地バスバー7との間に位置して絶縁シート4上に配設されている。

上アーム側のIGBT素子8及び下アーム側のIGBT素子9は、NチャンネルIGBTを内蔵するカード状モジュールからなる。すなわち、このカード状モジュールは、IGBTチップの底面すなわちコレクタ電極領域をコレクタ電極端子をなす電極導体片に接合し、IGBTチップの表面のエミッタ電極領域をエミッタ電極端子をなす電極導体片に接合し、IGBTチップの表面のゲート電極領域をゲート電極端子をなす電極導体に接合し、IGBTチップの側面を樹脂モールドしてなる。ゲート電極端子をなす電極導体は、カード状モジュールの上面にエミッタ電極端子をなす電極導体片と並べて設けてもよく、あるいは、カード状モジュールの側面から導出してもよい。この種のカード状モジュール自体は公知であるので、さらなる詳細説明は省略する。ただし、この実施態様では、パワー半導体素子としてIGBTを採用したが、MOSトランジスタなどの他の半導体スイッチング素子を採用してもよいことはもちろんである。また、後述するが、上アーム側のIGBT素子8、下アーム側のIGBT素子9にはそれぞれ同様にカード状モジュール構造のフライホイルダイオードが逆並列接続されている。また、このフライホイルダイオードを収容する半導体チップと上記IGBTチップとを一つのカード状モジュールに実装してもよく、一つの半導体チップ内にフライホイルとスイッチング素子とを集積してもよい。また、バスバー上に配置可能であれば、パワー半導体素子をカード状モジュール以外のモジュール構造に形成してもよい。図1では、一つの上アーム側のIGBT素子8と一つの下アーム側のIGBT素子9とからなる多相インバータ回路の一相分のアームを図示したが、ベースプレート3上には実際には同様に多相インバータ回路の残る二相のアームも配置されている(図2)。

図1に示すように、上アーム側のIGBT素子8の底面側主電極端子(ここではコレクタ電極端子)は電源バスバー5上にはんだなどにより接合され、下アーム側のIGBT素子9の底面側主電極端子(ここではコレクタ電極端子)は交流出力バスバー6上にはんだなどにより接合されている。
