【発明の属する技術分野】
本発明は、高周波回路用パッケージ、特に光通信、無線通信用に関するものである。

【従来の技術】
高周波回路用パッケージでは、金属又はセラミックス等からなる蓋体をパッケージベースに取り付けることにより気密封止を行う。従って、前記高周波回路用パッケージ内には直方体状の空洞が形成されることから、高周波回路用パッケージは方形空洞共振器と同様の性質を有する。そのため前記空洞の寸法によって定まる遮断周波数より高い周波数帯域で、空洞共振を生じるので、前記周波数帯域で動作する高周波半導体素子あるいはその他の回路素子を高周波回路用パッケージに実装する場合には、前記空洞の寸法を小さくすることによって、遮断周波数を前記素子が動作する周波数帯域よりも十分に高くしている。しかしながら前記方法では、素子の動作周波数が高周波化するに伴い、前記素子が動作する周波数帯域より空洞共振が生じる周波数の方が低くなるという問題がある。この問題点を解決するために、電磁波吸収体を高周波回路用パッケージ内部に配設して、空洞共振時の電界又は磁界エネルギーを吸収することにより、空洞共振を抑制する方法が採られている。

さらに、高周波回路用パッケージでは、空洞共振のみならず、高周波回路用パッケージ内に実装する増幅器のアイソレーション特性の劣化を引き起こすこともある。すなわち、高周波回路用パッケージ及び高周波半導体素子に形成された高周波伝送線路を伝播するマイクロ波、ミリ波により、蓋体に高周波電流が発生し、増幅器入出力線路間にこの蓋体を介する電流が流れるため、信号の帰還に起因する不要な発振が生じる。こういった問題を解決するために、電磁波吸収体を蓋体の内側に配設して、蓋体に流れる高周波電流を抑制する方法が採られている。

例えば、高周波回路用パッケージ内部に使用される電磁波吸収体としては、図5の高周波回路用パッケージ50のように、蓋体51、パッケージベース53に直方体の形状を有するフェライトシートからなる電磁波吸収体52を装着したもの、あるいは液状のフェライト塗料を塗布したもの(特開平6−236935号公報)が知られている。

また、例えば、図6の半導体パッケージ60は、Al製ヒートスプレッダ61を囲むように着設した軟磁性材料からなる支持枠62には所定のスルーホールが設けてあり、スルーホールを通してリードフレーム63が支持枠62の表裏面に所要パターンで露出するように配置してあり、フェライト製支持枠62の上面側のインナーリード部とヒートスプレッダ61上に搭載したLSIチップ64とインナーリードを被覆するように、Ni−Zn系焼結フェライトからなるキャップ65を絶縁材66にて封着したもの(特開平5−243412)が知られている。

【発明が解決しようとする課題】
しかしながら、図5の高周波回路用パッケージ50のように、蓋体51、パッケージベース52によって構成された空洞のコーナー部に電磁波吸収材料の小片53を装着する方法は、空洞共振時の電界又は磁界エネルギーを効率よく吸収し、空洞共振を抑制することができるが、アイソレーション特性の劣化を抑制するには不十分であるという問題がある。また、コーナー部に電磁波吸収材料の小片53を装着すると部品数が増えるため、コストアップとなる。

また、図6の半導体パッケージ60のように、支持枠62内にはリードフレーム63を配置しているため、Ni−Zn系焼結フェライトの損失が大きい周波数帯域では信号が減衰する問題がある。また、信号が減衰しないように、Ni−Zn系焼結フェライトの損失を小さくすると空洞共振を抑制することができない問題がある。

【課題を解決するための手段】
本発明では、上記課題に対して検討を重ねた結果、伝送線路を形成したパッケージベースと、該パッケージベース上に取り付けられた凹部を有する蓋体とからなる高周波回路用パッケージにおいて、前記蓋体は電磁波吸収体から成り、かつ前記伝送線路が近接している蓋体の一部に導電体を備えたことを特徴とするものである。

さらに、前記導電体は表面がAu、その下地がNiからなることを特徴とするものである。

さらに、上記蓋体の全面に上記導電体を成す金属メッキ膜を施した後、蓋体の凹部内壁の天井面と側面の少なくとも一部にエッチング液を滴下もしくは塗布することによって金属メッキ膜を除去することを特徴とするものである。

さらに、上記蓋体の一部を無電解メッキ浴に浸けて上記導電体を成す金属メッキ膜を形成することを特徴とするものである。

【発明の実施の形態】
以下、本発明の実施形態として、高周波回路用パッケージについて説明する。

例えば図1に示すように、高周波伝送線路11を形成したパッケージベース12と、パッケージベース12上に取り付けられた凹部を有する蓋体13とからなる高周波回路用パッケージ10において、蓋体13は電磁波吸収体から成り、かつ伝送線路11が近接している蓋体13の一部(内壁側面13a)に導電体14を備えた。

ここで、蓋体13がコバール、ステンレス等の金属あるいはアルミナ等のセラミックスの場合、電磁波を吸収しないため空洞共振が発生し、高周波回路用パッケージ10の伝送特性が低下する。また、蓋体13がコージライト、ガラセラ等の低誘電率、低損失材料で構成されている場合、空洞共振は発生しにくいが、電磁波が高周波回路用パッケージの外部に漏洩するため適切ではない。さらに、蓋体13が電磁波吸収体で構成されている場合、空洞共振を抑制することができるが、蓋体13と伝送線路11とが近接するため、高周波回路用パッケージ10の伝送特性が低下する問題が生じる。

ここで、近接とは蓋体13が伝送線路11に電気的な影響を与える領域まで接近していることである。例えば、図3に示す高周波回路用パッケージ30の電力透過係数(S21)を、ネットワークアナライザーを用いて、周波数100MHz〜40.1GHz、測定ポイント数201、アベレージング128回の設定で測定し、パッケージベース12単体でのS21を基準にして、導電体14が形成されていない蓋体13を配設したときのS21との差の絶対値が0.1dB以上であれば近接しているとする。

一方、蓋体13は電磁波吸収体から成り、かつ伝送線路11が近接している蓋体13の一部に導電体14を備えることによって、空洞共振、信号の減衰、電磁波の漏洩を抑制することができる。これは、伝送線路11と蓋体13が近接していても、導電体14が電磁波を反射するため、電磁波吸収体からなる蓋体13で吸収されることはない。

さらに、内壁側面13aと外壁天井面13cと外壁側面13dと、蓋体13とパッケージベース12との当接部に導電体14を備えると電磁波の漏洩を十分に抑制することができる。さらに、導電体14はパッケージベース12上のグラウンド17と導電性の接合剤等により電気的に接続することが好ましい。

また、蓋体13そのものに電磁波吸収性能があるため、高周波回路用パッケージ10の空洞内部に電磁波吸収体を配置する必要がない。

ここで、前記電磁波吸収体は、電磁波を吸収する物質であれば何でも良い。例えば、合成樹脂、ゴム、セラミックス等の絶縁体中に磁性体粒子、カーボン粒子が分散含有された構造のもの、あるいはフェライト焼結体、体積固有抵抗率1×10−1〜1×105Ωm程度の導電性セラミックス、導電性樹脂等、デバイス形態、用途や電磁波吸収特性等に応じて適宜選定できる。また、上記磁性体粒子としては、例えば、Ni−Zn系フェライト、Ni−Zn−Cu系フェライト、Mn−Zn系フェライト、Cu−Zn系フェライト、Ba系フェライト、Co系フェライト、カーボニル鉄、パーマロイ、パーメンジュール、フェロシリコン、センダスト、アモルファス合金、電磁ステンレス鋼、窒化鉄、その他のFe、Co、Ni基合金などの軟磁性金属等、上記カーボン粒子としては、例えば、カーボンファイバー、カーボンナノチューブ、カーボンマイクロコイル、黒鉛、カーボンブラック、活性炭、フラーレン、ガラス状カーボン等を使用でき、また、磁性体粒子、カーボン粒子の形状は、球状、塊状、扁平状、繊維状、鱗片状、コイル状、四面体、六面体等、何でも良い。

また、上記絶縁体としては、例えば、アルミナ、ムライト、ホウ珪酸ガラス、コージライト、ステアタイト、フォルステライト、あるいはエポキシ系樹脂、フェノール系樹脂、PTFE樹脂、ポリイミド、ポリアミド、PEEK、塩素化ポリエチレン、ウレタン、クロロプレンゴム、ナイロン、ポリエチレン、光硬化樹脂等の合成樹脂があり、これらのうち1種類以上を混合して使用することができる。

また、合成樹脂、ゴム、セラミックス等の絶縁体中に磁性体粒子が分散含有された構造のものは、磁性体粒子の含有率が10重量%以上99重量%以下、特に30重量%以上97重量%以下とすることが好ましい。磁性体粒子の含有率が10重量%未満になると電磁波吸収特性が低下し、逆に99重量%を超えると成形体の強度が著しく低下するため、本発明の高周波回路用パッケージの部材としては好ましくない。

さらに、磁性体粒子の平均粒径は0.01μm以上300μm以下、特に1μm以上20μm以下とすることが好ましい。平均粒径が0.01μm未満になるとコストが高くなり経済的に合わなくなるためであり、また、300μmより大きくなると高周波での電磁波吸収特性が低下するため、本発明の高周波回路用パッケージの部材としては好ましくない。

また、磁性体粒子の最大粒径は500μm以下、特に300μm以下とすることが好ましい。最大粒径が500μmより大きくなると、絶縁体との混合時における分散性が悪いため、強度を十分に保つことが出来ない。

尚、磁性体粒子の平均粒径とは、磁性体粒子の前後、左右、上下の寸法を各々測定した値の平均値であり、最大粒径とは、前後、左右、上下の寸法を測定した時に最も長い部分の長さのことである。蓋体13から磁性体粒子の粒径を求める時には、便宜的に蓋体13の任意の表面又は断面を画像解析装置で分析する。

また、導電体14は、Au、Ag、Cu、Ni、Fe、及びこれらの合金、またはこれらの金属粉を合成樹脂中に分散含有した導電性樹脂等が使用でき、1層または2層以上に積層しても構わない。化学的安定性が高いことからAuが好ましいが、特に半田との濡れ性、封止接合の信頼性の高いことから表面がAuその下地がNiとすることが好ましい。また、導電体14の厚さは、0.01μm以上であれば良いが、0.1μm以上であることが好ましい。

また、蓋体13の製造方法は、粉末加圧成形、インジェクション成形、熱ロール成形、ドクターブレード成形、鋳込み成形、光造形等の公知の製法により作製される。さらに、蓋体13の一部に備える導電体14は、蒸着、塗装、電着塗装、無電解メッキ、電気メッキ、真空メッキ、溶解メッキ、パルスメッキ等の公知の方法により作製されるが、蓋体13全面に導電体14を形成すると共振抑制効果が得られないため、蓋体13の内壁に形成された導電体14は一部を除去する必要がある。除去方法は、機械的に除去する方法、マスキング後エッチング液に浸して除去する方法、マスキングせずにエッチング液を滴下または噴霧して除去する方法、あるいは導電体14を形成する前に蓋体13内壁の一部を予めマスキングして蒸着、塗装、無電解メッキ、電気メッキする方法等があるが、特に、製造コストが安価で、工程が単純であることからマスキングせずにエッチング液を滴下または噴霧して除去する方法が好ましい。具体的には、蓋体13全面に無電解メッキで金属メッキ膜を形成し、その後、塩化第二鉄、塩酸、硫酸、硝酸、塩化銅アンモニウム、王水等のエッチング液を蓋体13凹部内壁の天井面と側面の少なくとも一部に滴下または噴霧することによって、金属メッキ膜の一部を除去することができる。

さらに、蓋体13凹部内壁の天井面と側面の少なくとも一部の金属メッキ膜を除去した場合、蓋体全体に電気メッキをすることで蓋体13凹部内壁の選択的に金属メッキすることができる。

また、蓋体13の一部を無電解メッキ浴に浸すことで、マスキングまたはエッチング液を使用しなくても選択的に金属メッキ膜を施すことができる。

また、例えば図2に示すように、伝送線路11を形成したパッケージベース12と、該パッケージベース12上に取り付けられた凹部を有する蓋体13とからなる高周波回路用パッケージ10において、蓋体13は電磁波吸収体から成り、かつ伝送線路11が近接している蓋体13の一部(ここでは内壁側面13a)には電磁波透過体21を備え、電磁波透過体21の厚さを0.1mm以上としている。

ここで、蓋体13全てが電磁波吸収体で構成されている場合、空洞共振を抑制することができるが、蓋体13と伝送線路11とが近接するため、高周波回路用パッケージ10の伝送特性が低下する問題が生じる。また、蓋体13と伝送線路11との距離を離すことによって、伝送特性の低下を抑制することが出来るが、高周波回路用パッケージのサイズが大きくなることから問題である。

一方、伝送線路11と近接している蓋体13の一部に電磁波透過体21を備えると、高周波回路用パッケージ10の伝送特性が低下することがない。これは、電磁波透過体21の複素比誘電率、複素比透磁率が非常に小さいためである。

ここで、電磁波透過体21は電磁波を透過する物質であれば何でも良い。例えば、アルミナ、ムライト、ホウ珪酸ガラス、コージライト、ステアタイト、フォルステライト、あるいはエポキシ系樹脂、フェノール系樹脂、PTFE樹脂、ポリイミド、ポリアミド、PEEK、塩素化ポリエチレン、ウレタン、クロロプレンゴム、ナイロン、ポリエチレン、光硬化樹脂等の合成樹脂、窒素、空気等の気体があり、これらのうち1種類以上を組み合わせて使用することができるが、特に機械的強度、耐熱性が高く、誘電率、誘電損失、磁気損失が低いアルミナ、コージライト等が好ましい。また、電磁波透過体21の厚さは、0.1mm以上であれば良いが、0.2mm以上であることが好ましい。

また、電磁波透過体21の製造方法は、粉末加圧成形、インジェクション成形、熱ロール成形、ドクターブレード成形、鋳込み成形、光造形等の公知の製法により作製される。この様な製法で作製された電磁波透過体21は、接着剤、低融点ガラス、低融点金属等により接合される。また、蓋体13に液状の電磁波透過体を塗布し、その後、硬化させても良い。

このような高周波回路用パッケージ10、20は、無線通信機器、光受信器、光送信器、光送受信器等を構成する高周波回路用パッケージに使用でき、高周波回路用パッケージの空洞共振、アイソレーション、電磁波の漏洩等を抑制することができる。また、電磁波吸収体からなる蓋体13によって伝送線路の信号を減衰させることもない。

【実施例】
(実施例1)
図3に示すように、伝送線路11が形成されたパッケージベース12と、電磁波吸収体からなる蓋体13とからなる高周波回路用パッケージ30の伝送線路11と、基板31上に形成された伝送線路32とは半田で接合され、さらに入力側にプローブ33、出力側にプローブ34を接続した。プローブ33、34はそれぞれネットワークアナライザーのポート1、ポート2に接続している。尚、高周波回路用パッケージ30は外径8mm高さ1mmの空洞を有し、伝送線路11と蓋体13の内壁側面13aが近接している。蓋体13の肉厚は1mm、表面には導電体14を形成している。導電体14を部分的に形成するには、無電解メッキ、または、電気メッキにより予め全面に形成し、その後、導電体14の一部にエッチング液を滴下もしくは噴霧する。

尚、蓋体13は、エポキシ樹脂中にカーボニル鉄、センダスト、SUS、Moパーマロイ、カーボンファイバー等のフィラーを含有したもの、あるいは主成分Fe2O3のフェライト焼結体である。

伝送特性は、伝送線路11と蓋体13との距離、導電体14の材質、厚さ、形成位置(蓋体13の内壁側面を13a、内壁天井面を13b、外壁天井面を13c、外壁側面を13d)を各種設定したときの電力透過係数の最小値(S21 min)を、ネットワークアナライザーを用いて、周波数100MHz〜40.1GHz、ポイント数201、アベレージング128回の設定で測定し、信号の減衰、共振抑制効果の有無を確認した。また、比較として、Au付きコバール、アルミナからなる蓋体を使用した。

表1の結果から明らかなように、試料No.35〜44は伝送線路11が近接している蓋体13表面の一部、すなわち内壁側面13aに導電体14が備えられていないため、信号の減衰があり使用することができない。

また、試料No.45〜48は蓋体13の内壁側面と接合面13a、内壁天井面13bともに導電体14を備えたことから、導電体14表面に高周波電流が流れ、空洞共振を抑制することができない。

(実施例2)
実施例1と同様の評価を行った。尚、高周波回路用パッケージ40は外径8mm高さ1mmの空洞を有し、伝送線路11と蓋体13の内壁側面13aは近接している。蓋体13の肉厚は1mmで、その一部に電磁波透過体21を備え、且つ蓋体13の外壁天井面13c、外壁側面13dには導電体14を備えている。導電体14は、蓋体13の外壁を無電解メッキ浴に浸すことによって形成することができる。

【発明の効果】
以上詳述した通り、本発明によれば、伝送線路を形成したパッケージベースと、該パッケージベース上に取り付けられた凹部を有する蓋体とからなる高周波回路用パッケージにおいて、前記蓋体は電磁波吸収体から成り、かつ前記伝送線路が近接している蓋体の一部に導電体を備えたことにより、共振抑制、アイソレーション特性に優れた高周波回路用パッケージを得ることができる。
