【発明の属する技術分野】
本発明は、記録層としてシリコン薄膜と他の薄膜からなる少なくとも2つの構成層を設け、前記記録層に対し波長380乃至430nmのレーザビームにより記録が行われるときに、未記録領域の光学的特性とは異なった光学的特性を有する記録領域が形成される光学情報記録媒体に関する。

【従来の技術】
近年、CD−ROM(読み出し専用コンパクトディスク)及びDVD−ROM(読み出し専用デジタル多用途ディスク)の普及にともない、CD−R(追記型コンパクトディスク)及びDVD−R(追記型デジタル多用途ディスク)に代表されるように、ユーザによる記録が一回だけ可能な追記型記録媒体の普及がめざましい。追記型記録媒体の記録方式としては、相互拡散方式のほかに、実用化されている有機色素の重合・解離反応、熱変形方式、バブル方式、テクスチャー方式など種々の方式がある。

しかし、これらの方式は従来のDVD(デジタル多用途ディスク)などで採用されている赤色波長域(650nm前後)より長波長側の波長に対して提案されたものであり、380乃至430nmの青紫色波長域で実用レベルにまで優れた特性、特に優れたC/N(キャリア対ノイズ比:Carrier to Noise Ratio)値を示す追記記録方式は開発されていない。そこで、青紫波長域に対応した追記型記録媒体の開発が研究者たちの急務となっているが、波長380乃至430nmの青紫波長域に対応し、かつ高いC/N(キャリア対ノイズ比)値を示す光学情報記録媒体が存在しないという問題点がある。

次に、上述の光記録媒体の記録・再生原理について説明する。光学情報記録媒体において、情報の読み出しは、ピットと呼ばれる記録領域と、非記録領域との間に生ずる反射率差を利用して行われる。反射率は記録前後における記録層の光学定数と呼ばれる物質定数により多重反射の効果を考慮して決まる。そこで、青紫波長域対応の光記録媒体を開発するために、この波長域での記録前後の光学定数差を大きくすることで反射率差を増大させることになる。Carrierは反射率差に比例するため、青紫波長域での記録前後の光学定数差を大きくして反射率差を増大させることができれば、C/N(キャリア対ノイズ比)値が増大し、安定した情報の読み出しが実現できる。

具体的に、相互拡散方式の追記型媒体の場合を例にとり、図7に基づいて、記録により反射率差が生ずる過程について説明する。従来のディスク構造は以下のとおりである。基板1の上に、2層構造の記録層2及び記録層3が設けられている。更に、記録層3の上に、記録層を保護するために、他の基板7が接着剤により貼り合わせられ、記録層3と基板7との間に接着層6が設けられている。このディスクにレーザ4を照射すると、記録層2及び3の構成物質の間に反応が生じる。この反応により、記録層2,3における未照射領域と照射領域9の間に反射率差が生じることになる。再生は照射領域9を記録ピットとみなし、この反射率差を利用して行う。

光記録媒体としては、特開平3−286433号公報及び第2870107号に開示されたものがある。この従来技術においては、記録層として基体上にチタン層とアモルファスシリコン層とが形成されている。記録方式はチタン層のシリサイド化反応による相互拡散である。照射されるレーザ波長は190乃至440nmである。しかしながら、青紫波長域におけるC/Nについては言及されていない。

また、アプライド・フィジックス・レターズ 第39巻 第11号 第927−929頁(Appl.Phys.Lett.39,11(1981)pp.927−929)に光記録媒体が開示されている。記録層はPd、Pt、Ta、Rh、V、Coのうちいずれかひとつの薄膜とシリコンからなる。記録方式は金属のシリサイド化による相互拡散である。薄膜の膜厚は25nmであり、照射光の波長は400乃至900nmである。この公知文献にも、青紫波長域におけるC/N(キャリア対ノイズ比)値は開示されていない。

更に、1982年、ジャーナル・オブ・アプライド・フィジックス 第53巻 第5号 第3777−3781頁(J.Appl.Phys.53,5(1982)pp.3777−3781)に光記録媒体が開示されている。記録層はPd、Pt、Rh、Co、V、Zr、Nbのうちいずれかひとつの薄膜とシリコンからなる。記録方式は金属のシリサイド化による相互拡散である。この文献においては、波長642nmのレーザを用いて、試料を静止させた状態でシリサイド化と穴あけを行うのに必要なパワーが報告されている。しかしながら、この公知文献にも、青紫波長域におけるC/N(キャリア対ノイズ比)値は開示されていない。

また、米国特許第477819号(US Patent No.4477819)及び特開昭58−220794号公報には、光記録媒体が開示されている。記録層はAl、Au、Pb、及びSnのうちいずれかひとつの金属膜並びにシリコン及びゲルマニウムのうちいずれか一方である。記録方式は金属のシリサイド化による相互拡散である。しかしながら、この公知文献にも、青紫波長域におけるC/N(キャリア対ノイズ比)値は開示されていない。

更に、光記録媒体以外の関連文献としては、1983年、シリサイズ・フォー・ブイエルエスアイ・アプリケーションズ、アカデミックプレス(Silicides for VLSI Applications, Edited by S.P. Murarka, Academic Press, 1983)に遷移金属及び希土類金属を含む60種類の単体元素がシリサイド化合物を作ることと、Ti、Ni等の遷移金属のシリサイド過程などが紹介されている。

しかしながら、上述の公知技術及び公知文献には、380乃至430nmの青紫色波長域で実用レベルにまで優れた特性をもつ光学情報記録媒体、特に波長380乃至430nmの青紫波長域に対応して高いC/N値を示す光学情報記録媒体は提案されていない。

本発明はかかる問題点に鑑みてなされたものであって、波長380〜430nmの青紫波長域の半導体レーザを使用して1回だけ記録可能であり、かつ高いC/N(キャリア対ノイズ比)値を得ることができる光学情報記録媒体を提供することを目的とする。

【課題を解決するための手段】
本願第1発明に係る光学情報記録媒体は、基板と、前記基板上に設けられ積層された少なくとも2構成層からなる記録層とを有し、前記記録層に対し波長380乃至430nmのレーザビームにより記録が行われるときに、未記録領域の光学的特性とは異なった光学的特性を有する記録領域が形成される光学情報記録媒体において、前記少なくとも2構成層のうちの1つがシリコン薄膜であり、前記少なくとも2構成層のうちの他の1つが、ニッケル及びクロムからなる群から選択された材料で形成された薄膜であることを特徴とする。

【発明の実施の形態】
次に、本発明の実施の形態について、添付の図面を参照して詳細に説明する。

「第1実施形態」
図1は本発明の第1実施形態に係る光学情報記録媒体を示す断面図である。本実施形態の光学情報記録媒体においては、基板1上に記録層としてシリコン薄膜2及び薄膜3が形成されている。基板1の厚さは、例えば、0.3〜1.2mm程度であり、基板1の材料としては、ポリカーボネート等の樹脂又はガラスを使用することができる。

このように構成された本実施形態の光学情報記録媒体においては、通常、情報の記録は、基板1の記録層形成側の面の上方に設けられたレーザ4からレーザ光を記録層としてのシリコン薄膜2及び薄膜3に入射することにより行われ、再生は同様に基板1の記録層形成側の面の上方に設けられた受光部5により反射光を受光することにより行われる。そして、青紫波長域のレーザを照射することにより、記録層(シリコン薄膜2及び薄膜3)におけるレーザが照射された部位の光学定数が照射されない部位のそれから変化して情報が記録される。再生時には、この部位からのレーザ光の反射光を検出することにより、情報が記録されていない部位からの反射光との反射率差により、記録情報の有無を検出することができる。

【実施例】
以下、本発明の実施形態の光学情報記録媒体を製造し、その特性を評価した結果について説明する。

「実施例1」
図2に示す第2実施形態の構造の光学情報記録媒体を製造した。本実施例1では、薄膜3に単体金属を使用した場合の特性最適化について説明する。光学情報記録媒体の基板1として、厚さが1.1mm程度のポリカーボネート基板を使用した。基板1の上に、厚さが10nmのシリコン薄膜2を形成した。更に、下記表1に示す材料を使用して、薄膜3を厚さが5nmになるようにスパッタリングにより形成した。更に、傷防止、及び機械特性向上のために、別の基板7を紫外線硬化樹脂層6で貼り合わせた。なお、基板1としては、深さ40nm程度、ピッチ0.3μm程度の案内溝(図示せず)が形成されているものを使用した。

上記の光学情報媒体を線速5m/sで回転させながら、記録周波数2.95MHzで情報信号を記録した場合において、記録パワーとC/N(キャリア対ノイズ比)値の関係を求め、上記表1に併せて記載した。記録・再生に使用した半導体レーザの波長は400nmであり、NA(開口数:Numerical Aperture)0.85の対物レンズを有する光ヘッドを使用した。また、ビットピッチ0.116μm、8−16変調方式を採用した。その結果、薄膜に単体金属元素としてNi及びCrを用いた場合は、55dBを超える良好なC/N(キャリア対ノイズ比)値が得られることが明らかになった。このC/N(キャリア対ノイズ比)値は、ビットエラーレート10−3以下に対応する。

また、本実施例から、薄膜に単体金属元素を用いる場合、特にNi及びCrを用いると、記録に必要なパワーが4.5mW以下で足りることがわかった。以上より、薄膜3の材料としてNi又はCr単体金属が好適であることが明らかになった。

「実施例2」
次に、本発明の実施例2として、薄膜3にニッケル若しくはクロムの合金又はニッケル若しくはクロムの化合物を使用した場合のニッケル濃度とクロム濃度の最適値を求めた結果について説明する。

薄膜3を除き、実施例1と同様の層構成を持つ光学情報記録媒体を、実施例1と同様の手順で製造し、その特性を評価した。薄膜3の材質を下記表2及び表3に示す。

本実施例から、薄膜3がNi又はCrの合金又は化合物の場合、Ni又はCrの濃度が30原子パーセント以上のとき、特異的に良好なC/N値55dB以上を示すことが明らかになった。このC/N値は、ビットエラーレート10−3以下に対応する。また、上記表2ではNi−Au、Ni−Rh、Cr−Au、及びCr−Rh系のみ示したが、Ni−M、Cr−M系(M=Co、Ti、Pb、Pt、V、Sn、Zr、Pd、Nb、Al、Ta、又はMo)についても、同等の結果が得られた。本実施例から、薄膜3の材料として30原子パーセント以上のNi又はCrを含んだ合金又は化合物が好適であることが明らかになった。

「実施例3」
本実施例3ではニッケルとクロムの二元系からなる薄膜3中のクロム濃度の最適化を図ったものである。薄膜3を除き、実施例1と同様の層構成を持つ光学情報記録媒体を実施例1と同様の手順で製造し、評価した。薄膜3については、Ni−Cr二元系中のCr濃度を変えたものを用いた。

図3は横軸にCr濃度をとり、縦軸にC/Nをとって、Cr濃度とC/N測定値との関係を示す。本実施例3から、薄膜3の材料としてNi−Cr二元系を用いた場合には、Crの濃度にかかわらず、良好なC/N値55dBを示すことが明らかになった。従って、薄膜3の材料としてNi−Cr二元系がCr濃度によらず好適である。

「実施例4」
