【発明の属する技術分野】
本発明は真空室内で基板上に薄膜を堆積させる成膜装置に関するものであり、とりわけ徹細化プロセスを目的とする成膜装置の膜質、信頼性改善に関するものである。

【従来技術】
従来から、真空室内で基板上に薄膜を堆積させる成膜装置は薄膜形成に古くから用いられている。また最近の半導体産業の技術革新は目覚ましく、デバイスの高集積化が年々増大している。

こうしたデバイス側からの要求に対応するために成膜装置においてもさまざまな取り組みがなされてきている。とりわけ膜質改善のために、真空室の真空を維持したまま、基板を保持する基板ホルダーを真空室内で上下方向に移動できる横造が効果的であることが知られてきた。、例えば、スパッタリング装置において、基板ホルダーを真空室内で上下方向に可動とし、ターゲットと基板間の拒離(以下「T/S距離」と呼ぶ)を真空室の真空を維持したままで変化させ得る横造が膜質の改善に効果的であることが知られてきた。

スパッタリング装置においては、T/S距離を変化させることによって、基板上での薄膜の膜厚分布を改善させることが可能である。また、T/S距離を大きくすることによって基板上に形成された微細孔の中への成膜が可能となることが知られている。またターゲットが次第にスパッタしてエロージョンが進行すると膜厚分布が次第に悪化する傾向が見られていた。

このような現象に対してT/S距離を可変にすると非常に有効である。すなわち、T/S距離を大きくすることによってステップカバレージを改善することが可能であり、T/S距離を調整することによって膜厚の均一性を回復させることが可能である。

このようにスパッタリング装置において、基板ホルダーを真空室内で上下方向に可動とし、T/S距離を調整することの有効性は従来から認識されており、この点は、CVD装置等の他の成膜装置においても同様であった。

図6を用いて基板ホルダーを真空室内で上下方向に可動とし、T/S距離を調整することが可能にされている従来のスパッタリング装置を説明する。

図6において、1は真空容器、2はターゲット、3はマグネット、4はガスリザーバー、5は直流電源、7は基板、8は基板ホルダー、10はベローズ、11はゲートバルブ、12はポンプ、13はギア、14は駆動モーター、16はシールド固定部品、40は絶縁リングである。真空室の内壁面に沿って配置されている防着シールドとしては、真空容器1の内壁面に固定され、下端部の内周側に折り返し構造を備えている固定シールド6aが配備されており、更に、可動の基板ホルダー8に、固定シールド6aの内周側に位置する防着シールド6bが固定されていて、防着シールド6bの下端側と固定シールド6aの下端部の折り返し構造部分とが互いに間隔を開けて重なり合うように配置されている。基板ホルダー8に固定されている防着シールド6bは、基板ホルダー8が可動であって、可動の防着シールドとしての役割を果たすので、以下、これを可動シールド6bと表す。

このスパックリング装置を動作させるには、先ず真空容器1をポンプ12で高真空になるまで排気する。次に、ガスリザーバー4からプロセスガス(アルゴン、酸素、窒素など)を真空容器1に導入し、真空容器1内の圧力を0.1Paから3Pa程度に制御する。ここで、直流電源5からターゲット2に直流電力を印加すると、マグネトロン放電が発生する。イオン化されたガスイオンはターゲット2に向かって加速されて衝突し、その衝突エネルギーでターゲット2の構成材料がスパッタされるのである。ここで、真空容器1の真空を維持したまま、基板ホルダー8を真空容器1内で上下方向に移動させてT/S距離を最適化することにより、成膜分布の均一性を改善できる。

しかしながら図6に示す従来構造では、T/S距離を変化させると固定シールド6aの下端部内周側の折り返し部と、可動シールド6bとの間の小さな空隙によってほぼ決まる排気のコンダクタンスが変化してしまう。

ここで排気のコンダクタンスは前記空隙からのガスの通過しやすさの目安を示すものであり、シールドの幾何学的な寸法や配置、ガスの種類が決まれば計算することが可能である。一般に軽いガス程またシールドの空隙が大きい程、コンダクタンスは大きくなる。

固定シールド6aは真空容器の下部側で、図6図示のように、内周側に曲折している折り返し部を備えているのが通常である。これはターゲット2からのスパッタ粒子が、プロセスガスと衝突を繰り返して真空容器1の内壁まで回り込み易いために曲折させているのである。すなわち直線的なシールド形状ではスパッタ粒子が真空容器1の内壁まで回り込むために、これを阻止するような設計が必要となるのである。

また固定シールド6aは円筒状の形状をしており、真空容器1が同じく円筒形状の場合は、両者の空隙は円周上で同じとなり、また真空室1が直方体の場合は、両者の空隙は均一とはならない。シールド固定部品16は固定シールド6aを、円周方向に離間した数カ所で固定している。

また固定シールド6aと可動シールド6bとが互いに間隔を開けて重なり合っている部分の空隙(両者の間の間隔)はなるべく狭い方が、前述したスパッタ粒子の回り込みを防止する観点から好ましい。

しかしながら、一方ではシールドの排気のコンダクタンスを大きくした方が、シールド内の残留ガスの排気が効率よく行われて、膜質にとっては良い。

またこの空隙はあまり狭いと可動シールド6bが移動するときに固定シールド6aと接触してパーティクル発生の原因となることがある為、約5mm前後の寸法にするのが現実的である。

【発明が解決しようとする課題】
真空室内で基板ホルダーが上下方向に可動にされている従来の成膜装置に、例えば、図6を用いて説明したT/S距離が可変にされている従来のスパッタリング装置などにおいては、以下のような問題があった。

図7は、図6図示のT/S距離が可変にされている従来のスパッタリング装置におけるT/S距離と排気コンダクタンスの関係の一例を示したグラフである。本例ではT/S距離を50mmから100mmに変化させると、コンダクタンスが1000l/sから500l/sへと2分の1になってしまう。

この理由は固定シールド6aとターゲット2の間のコンダクタンスが固定されている(本装置では500l/s)にもかかわらず、固定シールド6aと可動シールド6bの間のコンダクタンスがT/S距離を増加させると急激に低下してしまうためである。

このときのプロセスガス流量とシールド内の圧力の関係を示したものが図8である。T/S距離が100mmでは、排気コンダクタンスが2分の1に低下してしまう為(即ちガスの抜けが悪いために)にT/S距離が50mmの場合に比較して同じガス流量に対して2倍の圧力となってしまう。

このように排気のコンダクタンスがT/S距離によって変化してしまうと、異なった膜質となってしまう。また圧力制御や流量制御性が変動して、安定な膜質が維持できなくなるという問題があった。

本発明は、真空室内で基板上に薄膜を堆積させる成膜装置であって、真空室の内壁面に沿って防着シールドが配置されていると共に、前記基板を保持する基板ホルダーが真空室内で上下方向に可動に配置されている成膜装置において、前記のようにT/S距離が変動した時、すなわち、基板ホルダーが真空室内で上下方向に移動したときに、排気コンダクタンスおよびガス圧力の安定性を確保でき、もって膜質を大幅に改善することのできる成膜装置を提案することを目的としている。

【課題を解決するための手段】
前記課題を解決するため、本発明が提案する成膜装置は以下の構成からなるものである。

本発明が提案する成膜装置は、真空室内で基板上に薄膜を堆積させる成膜装置であって、真空室の内壁面に沿って防着シールドが配置されていると共に、前記基板を保持する基板ホルダーが真空室内で上下方向に可動に配置されている成膜装置に関するものである。

ここで、本発明が提案する第一の成膜装置は、前記の基本的な構成の成膜装置において、以下の特徴的構成を有するものである。

まず、前記における防着シールドは、真空室内壁に固定されている上部防着シールドと、前記可動の基板ホルダーに固定されていてその下端部の内周側に折り返し構造を備えている下部防着シールドとに分割されているものである。

また、上部防着シールドと下部防着シールドとは、当該分割されている部分において、互いに間隔を開けて重なり合うように配置されていると共に、前記可動の基板ホルダーに前記下部防着シールドの内周側に位置する第三の防着シールドが固定されていて当該第三の防着シールドの下端側と前記下部防着シールド下端部の折り返し構造部分とが互いに間隔を開けて重なり合っているものである。

本発明の成膜装置においては、前記のような特徴的な構造を採用していることによって、可動の基板ホルダーを真空容器内で上下方向に移動させた場合に生じる排気コンダクタンスの変動は、そのほとんどが、上部防着シールドと下部防着シールドとが分割されて、互いに間隔を開けて重なり合っている部分における排気コンダクタンスの変動によるものとなる。そして、この部分における排気コンダクタンスは、互いに間隔を開けて重なり合っている上部防着シールドと下部防着シールドとの間の間隔、重なり合っている部分の上部防着シールドと下部防着シールドの長さを調整することによって、調整可能である。例えば、互いに間隔を開けて重なり合っている上部防着シールドと下部防着シールドの長さを大きくすることによって、可動の基板ホルダーを真空容器内で上下方向に移動させた場合に生じる排気コンダクタンスの変動を小さく抑えることが可能である。

こうして、基板ホルダーが真空室内で上下方向に移動したときの、排気コンダクタンスおよびガス圧力の安定性を確保できるようにしたものである。

また、本発明が提案する第二の成膜装置は、前記の基本的な構成の成膜装置において、以下の特徴的構成を有するものである。

まず、前記における防着シールドは、真空室内壁に固定されている上部防着シールドと、前記可動の基板ホルダーに固定されていてその下端部の内周側に折り返し構造を備えている下部防着シールドとが、当該上部防着シールドと下部防着シールドとの間に設けられている伸縮機構によって連結されている一体型とされているものである。

そして、可動の基板ホルダーに、前記下部防着シールドの内周側に位置する第三の防着シールドが固定されていて、当該第三の防着シールドの下端側と前記下部防着シールド下端部の折り返し構造部分とが互いに間隔を開けて重なり合うように配置されているものである。

かかる成膜装置によれば、前述した本発明が提案する第一の成膜装置において、可動の基板ホルダーを真空容器内で上下方向に移動させた場合に、上部防着シールドと下部防着シールドとが分割されて、互いに間隔を開けて重なり合っている部分で生じていた排気コンダクタンスの変動もなくなるので、可動の基板ホルダーを真空容器内で上下方向に移動させた場合に生じる排気コンダクタンスおよびガス圧力の安定性を確保する上で、一層効果的である。

なお、この本発明が提案する第二の成膜装置において、前述した伸縮機構にはベローズを用いることができる。

更に、上部防着シールドと下部防着シールドとの間に設けられている伸縮機構を当該伸縮機構の内周側で覆う第四の防着シールドを、上部防着シールドの内周側に設けると、前記伸縮機構への薄膜の体積を当該第四の防着シールドによって防止することができるので有効である。

【発明の実施の形態】
以下、本発明の成膜装置がスパッタリング装置として実現されている場合について、添付図面を参照して説明する。

真空室の内壁面に沿って配置されている防着シールドは、真空容器1の内壁に固定されている円筒状の上部防着シールド6a1と、可動の基板ホルダー8に固定されていてその下端部の内周側に折り返し構造を備えている円筒状の下部防着シールド6a2とに分割されている。そして、上部防着シールド6a1と下部防着シールド6a2とは、分割されている部分において、互いに間隔を開けて重なり合うように配置されている。

図1図示の実施形態では、下部防着シールド6a2及び第三の防着シールド6bの相互位置が固定されているために、排気のコンダクタンスをほぼ一定値に維持しながらT/S距離を変更することが可能である。

なお、上部防着シールド6a1と下部防着シールド6a2の互いに間隔を開けて重なり合っている部分の空隙(互いの間の間隔)があまり大きいとスパッタ粒子が回り込み、またこれが狭いと下部防着シールド6a2の移動時に、上部防着シールド6a1と下部防着シールド6a2とが接触してパーティクル発生の要因となってしまうために、この部分の空隙(互いの間の間隔)は、図1図示の実施形態では、約5mm程度に設定している。

図1図示の実施形態のスパッタリング装置では、前述のように、上部防着シールド6a1と下部防着シールド6a2とが分割されて、互いに間隔を開けて重なり合っている部分以外の部分における排気のコンダクタンスはほぼ一定値に維持されているので、基板ホルダー8を真空容器1内で上下方向に移動させた場合に生じる排気コンダクタンスの変動は、そのほとんどが、上部防着シールド6a1と下部防着シールド6a2とが分割されて、互いに間隔を開けて重なり合っている部分における排気コンダクタンスの変動によるものとなる。

そこで、前記のように、スパッタ粒子の回り込みを防止し、下部防着シールド6a2の移動時における、上部防着シールド6a1と下部防着シールド6a2との接触、パーティクル発生の防止という観点から、上部防着シールド6a1と下部防着シールド6a2の互いに間隔を開けて重なり合っている部分の空隙(互いの間の間隔)を定めた上で、例えば、この上部防着シールド6a1と下部防着シールド6a2とが重なり合っている部分における排気コンダクタンスを、防着シールド全体の排気コンダクタンスである総合コンダクタンスが約20%程度の増加に止まるように、前記重なり合っている部分における上部防着シールド6a1と下部防着シールド6a2、それぞれの、長さを定めるとする。

即ち、ターゲット2と上部防着シールド6a1との間のコンダクタンスが約500l/s、下部防着シールド6a2と第三の防着シールド6b間のコンダクタンスが約500l/sであるときに、前述の上部防着シールド6a1と下部防着シールド6a2とが重なり合っている部分における排気コンダクタンスが200l/s程度になるように、前記重なり合っている部分における上部防着シールド6a1と下部防着シールド6a2それぞれの長さを定めると、防着シールド全体の排気コンダクタンスである総合のコンダクタンスは、1000l/sから1200l/s程度の範囲となって、基板ホルダー8が真空容器1内で移動して、T/S距離が大きくなっても、20%程度のコンダクタンス増加に抑えることができる。

図2は、本発明の成膜装置がスパッタリング装置として実現されている場合の第二の実施形態を表すものであり、図1の上部防着シールド6a1と下部防着シールド6a2とが分割型であったのに対して、上部防着シールド6a1と下部防着シールド6a2を伸縮機構15を介して一体型としたものである。

【発明の効果】
本発明の成膜装置によれば、膜質を向上させる必要のある微細化プロセスを、真空室内で可動の基板ホルダーを上下方向に移動させることによって、例えば、可動の基板ホルダーを移動させてT/S距離を変化させることによって、実現させ、量産時の品質の安定を図ることができる。
