本発明は、高周波スイッチ、特に、携帯電話などの移動体通信機器等に組み込まれて用いられる高周波スイッチに関する。

【従来の技術】
従来より、アンテナダイバシティに対応した高周波スイッチとして、図15に示すものが知られている。この高周波スイッチ1は、6個のスイッチング素子2〜7を備えている。高周波スイッチ1の送信用ポートTxは、スイッチング素子6を介してアンテナ用ポートANT1に電気的に接続されるとともに、スイッチング素子7を介して外部接続用ポートEXT1に電気的に接続されている。同様に、受信用ポートRxは、スイッチング素子2,3,4,5を介してそれぞれ、アンテナ用ポートANT2、外部接続用ポートEXT2、アンテナ用ポートANT1および外部接続用ポートEXT1に電気的に接続されている。アンテナ用ポートANT1,ANT2はそれぞれ、アンテナ素子10,11に電気的に接続されている。

【発明が解決しようとする課題】
そして、この高周波スイッチ1は、スイッチング素子2〜7をそれぞれON/OFFすることにより、送信用ポートTxがアンテナ用ポートANT1又は外部接続用ポートEXT1に接続されたり、受信用ポートRxがアンテナ用ポートANT1,ANT2又は外部接続用ポートEXT1,EXT2に接続されたりする。しかし、従来の高周波スイッチ1は、TDMA方式のシステムに用いるため、アンテナ用ポートANT1,ANT2又は外部接続用ポートEXT1,EXT2と、送受信用ポートTx,Rxとの間を接続する場合、いずれか一つの信号伝送経路しか繋がらない構成、いわゆるシングルモード構成になっていた。このため、従来の高周波スイッチ1は、送信用ポートTxおよび受信用ポートRxの両方が、同時に、アンテナ用ポートANT1,ANT2や外部接続用ポートEXT1,EXT2に接続するデュプレクス(送受同時通信)モードには対応することができなかった。

また、近年、特に注目を集めているPDC(Personal Digital Cellular)のパケット通信では、受信時のデータ量が膨大になることが予想される。従って、受信時の伝送量アップのために、送信と同時に受信も行なう、デュプレクス(送受同時通信)モードで携帯電話を動作させる必要がある。しかしながら、前述のように、従来の高周波スイッチ1はいずれか一つの信号伝送経路しか繋がらない構成になっているため、同時に二つの信号伝送経路を繋げる必要があるデュプレクスモードに対応することができなかった。

そこで、本発明の目的は、デュプレクスモードに対応可能な高周波スイッチを提供することにある。

【課題を解決するための手段と作用】
前記目的を達成するため、本発明に係る高周波スイッチは、
(a)アンテナ用ポートおよび外部接続用ポートのうち少なくともいずれか一つのポートと、送信用ポートおよび受信用ポートのうち少なくともいずれか一つのポートとの間に、少なくとも二つの信号伝送経路を有し、
(b)少なくとも二つの信号伝送経路は、それぞれ少なくとも一つの主スイッチング素子を備えるとともに、そのうち少なくとも一つの信号伝送経路は、さらにシャント接続された少なくとも一つの補助スイッチング素子とを有し、
(c)少なくとも二つの主スイッチング素子と少なくとも一つの補助スイッチング素子のON/OFFを同期させ、
(d)補助スイッチング素子をシャント接続した信号伝送経路の主スイッチング素子がON状態のときには、該補助スイッチング素子をOFF状態にし、
(e)補助スイッチング素子をシャント接続した信号伝送経路の主スイッチング素子がOFF状態のときには、該補助スイッチング素子をON状態にする構成を有していること、
を特徴とする。

(j)補助スイッチング素子をシャント接続した信号伝送経路の主スイッチング素子がOFF状態のときには、該補助スイッチング素子をON状態にする構成を有していること、

以上の構成により、送信用ポートおよび受信用ポートがアンテナ用ポートや外部接続用ポートに同時に接続可能となり、デュプレクス(送受同時通信)モードに対応可能な高周波スイッチが得られる。さらに、補助スイッチング素子は、主スイッチング素子がOFF時の負荷変動を防止するとともに、主スイッチング素子がOFF時のアイソレーション特性の劣化を防止する。

【発明の実施の形態】
以下、本発明に係る高周波スイッチの実施の形態について添付の図面を参照して説明する。

図1に示すように、アンテナダイバシティに対応した高周波スイッチ21は、概略、10個の主スイッチング素子22〜31と、送信側パス回路40と、カプラ45と、ローパスフィルタ50と、シャント接続された補助スイッチング素子65〜70等で構成されている。

主スイッチング素子22〜31には、相互にON/OFF制御の同期が取り易いGaAsスイッチ(MOS FETトランジスタ)が使用される。主スイッチング素子22の一端はアンテナ用ポートANT2に接続され、主スイッチング素子23の一端は外部接続用ポートEXT2に接続され、主スイッチング素子24の一端はアンテナ用ポートANT1に接続され、主スイッチング素子25の一端はローパスフィルタ50を介して外部接続用ポートEXT1に接続されている。主スイッチング素子22〜25のそれぞれの他端は受信用ポートRxに接続されている。

送信側パス回路40は、二つのスイッチング素子41,42をL字形に接続したものである。スイッチング素子41の一端はデュプレクサ用ポートDUP2に接続され、スイッチング素子42の一端は主スイッチング素子29〜31に接続されている。スイッチング素子41,42のそれぞれの他端は、カプラ45を介して送信用ポートTxに接続されている。この送信側パス回路40は、送信信号伝送経路を、シングルモード系統とデュプレクスモード系統の2系統に分けて使用するために用いる。

すなわち、後で詳細に説明するように、スイッチング素子41をOFF、スイッチング素子42をONにすることにより、送信信号伝送経路はシングルモード系統になる。この場合、高周波スイッチ21はシングルモード構成、言い換えると、送受信用ポートTx,Rxはアンテナ用ポートANT1,ANT2や外部接続用ポートEXT1,EXT2と一つの信号伝送経路しか繋がらないようにして用いる。この場合、送信信号はデュプレクサの送信フィルタを通過しないために送信時の損失を抑えることができる。一方、スイッチング素子41をON、スイッチング素子42をOFFにすることにより、送信信号伝送経路はデュプレクスモード系統になる。この場合、高周波スイッチ21はデュプレクスモード構成、言い換えると、送信用ポートTxおよび受信用ポートRxの両方が、同時に、アンテナ用ポートANT1,ANT2や外部接続用ポートEXT1,EXT2のいずれかに接続する構成になる。

カプラ45は、主線路46と、この主線路46に電磁結合している副線路47とで構成されている。主線路46は送信用ポートTxと送信側パス回路40との間に接続されている。副線路47の一端はポートPを介して抵抗Rで終端され、他端はコンデンサC8および2個のショットキーダイオードD1,D2を介して検出用ポートDETに接続されている。

カプラ45とショットキーダイオードD1,D2等は、送信電力増幅器への電力フィードバックのための電力量検出回路を構成している。つまり、カプラ45の主線路46には、送信電力増幅器(図示せず)から出力された送信信号が送信用ポートTxを介して伝送される。副線路47は、主線路46に伝送されてきた送信信号に結合して、それに比例する出力(送信信号の−10〜−20dBcの電力)を取り出し、検出用ポートDETを介して自動利得制御回路(図示せず)に供給する。自動利得制御回路は、副線路47から取り出された前記出力をモニタすると共に、送信電力増幅器のゲインを制御する。

ローパスフィルタ50は、主スイッチング素子28と外部接続用ポートEXT1との間に接続されている。なお、このローパスフィルタ50は必ずしも必要なものではなく、仕様によっては省略してもよい。また、ローパスフィルタは、外部接続用ポートEXT2やアンテナ用ポートANT1,ANT2と、主スイッチング素子23,27,22との間にもそれぞれ接続してもよい。

受信側位相補正回路81は、受信用ポートRxと主スイッチング素子22〜25との間に接続されている。送信側位相補正回路82は、送信用ポートTx(より具体的には、デュプレクサ用ポートDUP1)と主スイッチング素子26〜28との間に接続されている。位相補正回路81,82は、伝送線路からなる分布定数型回路や、インダクタおよびコンデンサを組み合わせてなる集中定数型回路、あるいは、ディレイラインなどにて構成されている。さらに、位相補正回路を、図1のbの位置に適宜設けてもよい。

次に、この高周波スイッチ21を用いての送受信について説明する。この高周波スイッチ21は、図1に示すように、アンテナ用ポートANT1,ANT2にそれぞれメインアンテナ素子60およびサブアンテナ(内蔵アンテナ)素子61が接続され、外部接続用ポートEXT1,EXT2にそれぞれデータ伝送装置(図示せず)などが接続される。一方、高周波スイッチ21の受信用ポートRxには、PDC1500(パケット)の受信回路(図示せず)がデュプレクサ35の受信側フィルタ36を介して接続され、送信用ポートTxにはPDC1500(パケット)の送信回路(図示せず)が接続される。

この高周波スイッチ21は、スイッチング素子22〜31,41,42等のON/OFF制御により、表1に示すように、シングルモードが7モード、デュプレクスモードが6モードの合計13モードの信号伝送経路を有している。なお、図15に示した従来の高周波スイッチ1は、表1のシングルモード1,3,4,5,6,7の合計6モードの信号伝送経路しか得られない。

図2は、シングルモード1、すなわち、送信用ポートTxとアンテナ用ポートANT1のみを繋げた場合の信号伝送経路を示すものである(図2の太線参照)。この場合は、主スイッチング素子30と送信側パス回路40のスイッチング素子42と補助スイッチング素子69,65,66,68の全部もしくは一部をON状態にし、残りのスイッチング素子をOFF状態にする。基本的には、使用していないポートの補助スイッチング素子をON状態にする。スイッチング素子41をOFF状態にすれば、信号はデュプレクサ用ポートDUP2の方に流れないと考えられるが、実際は、デュプレクサ用ポートDUP2の方に流れてしまう。そこで、補助スイッチング素子69,65,66,68をON状態にしておく。これにより、スイッチング素子41をOFF状態にすることによるオープンと、補助スイッチング素子69,65,66,68をON状態にすることによるシャント接続との組み合わせで、確実にデュプレクサ用ポートDUP2への信号の流れを防止する。ただし、必ずしも全部の補助スイッチング素子69,65,66,68をON状態にしなくてもよい。なお、図2において、位相補正回路81,82は省略されている。以下、図3〜図14においても同様である。

さらに、図10に示したデュプレクスモード2および図11に示したデュプレクスモード3のように接続した場合には、アンテナ素子60,61を介して相手側帯域(送信信号にとっては受信信号帯域、受信信号にとっては送信信号帯域)が妨害波となるが、10〜15dB程度の空中のアイソレーションにより、ある程度の減衰量を確保することができる。この減衰量の分だけ、デュプレクサ35の減衰特性を軽減することができ、デュプレクサ35の損失を改善することができる。そして、図10に示したデュプレクスモード2のように接続した場合にも、同様の作用効果が得られる。

なお、本発明に係る高周波スイッチは前記実施形態に限定するものではなく、その要旨の範囲内で種々に変更することができる。例えば、図1に示した高周波スイッチ21において、シャント接続された補助スイッチング素子65〜70やコンデンサC1〜C6、あるいは、カプラ45やローパスフィルタ50などを省いたものであってもよい。逆に、デュプレクサ35や抵抗Rを内蔵した高周波スイッチであってもよい。

また、本発明に係る高周波スイッチは、複数の絶縁体層と、ローパスフィルタ50のコンデンサ導体やコイル導体、あるいは、カプラ45の主線路46や副線路47の導体などを積層して構成した積層体の表面に、送信用ポートTxや受信用ポートRxなどの各ポートを設けるとともに、主スイッチング素子22〜31のGaAsスイッチを搭載することにより、積層構造のものを得ることができる。また、GaAsスイッチは複数の制御用端子を備えており、これらを制御するためのICを搭載してもよい。この場合、この制御用ICの入力は、簡略化された制御信号群ですむようになる。

【発明の効果】
以上の説明で明らかなように、本発明によれば、送信用ポートおよび受信用ポートを、アンテナ用ポートや外部接続用ポートに同時に接続することができる。この結果、デュプレクスモードに対応可能な高周波スイッチを得ることができる。さらに、少なくとも一つの信号伝送経路に補助スイッチング素子をシャント接続することにより、主スイッチング素子がOFF時の負荷変動を防止するとともに、主スイッチング素子がOFF時のアイソレーション特性の劣化を防止することができる。
