Abstract

1529968 Compensating radiation effects in integrated circuits DEFENCE SECRETARY OF STATE FOR 17 June 1977 [23 June 1976] 26201/76 Heading H3T Spurious currents arising in an integrated circuit due to ionizing radiation falling on a junction are compensated by a circuit presenting a high impedance to the remainder of the circuit in the absence of radiation. In known logic circuits the current from transistor Ql which ought to turn transistor Q2 on may, in the presence of radiation, be so shunted through the collector-substrate junction of Ql (represented by a reverse biased diode DCSQ 1) that Q2 fails to turn on. According to the invention a compensating current is supplied by a circuit QA QB QC. QA is larger than QB and the photo currents 1, 2 through its junctions in the presence of ionizing radiation, outweigh the photo current in QB, to provide a net base current which is amplified by QB. The emitter current of QB flowing through resistor RA controls the flow of compensating current through QC to the collector substrate-junction of Q 1. If RA can be made large enough, the photo current of QC amplified by itself is sufficient to provide the compensating current and QA and QB can be omitted.
