Abstract
Figure pour l’abrégé : Fig. 5The invention relates to the design of a 3D interdigital nanowire capacitor. The nanowires are electrodeposited in a conventional membrane. The electrodeposition is carried out using a mask which is also a membrane. The superposition of the two membranes allows the growth of nanowires in each channel formed by linking a pore of the object membrane with a pore of the mask membrane. By chance, only part of the object membrane pores form channels with mask membrane pores. Electrodeposition is stopped before the nanowires fill the object membrane. The mask is then removed. A gold film is then sprayed on the face, which was free, of the object membrane. A second electrodeposition is performed in the pores that were previously blocked by the mask. Here again, the deposition is stopped before the nanowires fill the pores. A gold film is finally sprayed on the side that was in contact with the mask. Figure for abstract: Fig. 5
Description
The present invention relates to the fabrication of a 3D inter-digital nanowire capacitor from a nanoporous membrane.
A capacitor is a passive component that includes two flat electrodes separated by an insulating layer.
In a 3D interdigital nanowire capacitor, the insulating layer is a nanoporous membrane. First nanowires connected to a first electrode are inserted into the membrane without ever touching the second electrode. Second nanowires connected to the second electrode are also inserted into the membrane in parallel with the first nanowires and without ever touching the first electrode.
Il existe trois types de condensateurs disponibles dans le commerce :There are three types of capacitors commercially available:
Des techniques de dépôt chimique en phase vapeur (CVD) existent pour les condensateurs à nanofils, mais elles sont limitées aux petites zones et aux nanofils courts de dimension inférieure à 10 µm.Types 2 and 3 can have large capacities but use a liquid electrolyte or paste to separate the electrodes, so applications are limited to 2-3 V and low frequencies. In addition, leakage problems shorten the life of the capacitor. Ripple currents result from the heating of the liquid electrolyte. Temperature changes affect their performance and vacuum applications are difficult. Finally, they are difficult to miniaturize. Capacitors are the largest components in electronic circuits, so they are often a limit to miniaturization. Chemical vapor deposition (CVD) techniques exist for nanowire capacitors, but they are limited to small areas and short nanowires with dimension less than 10 µm.
There are currently two techniques for producing nanowire capacitors. This involves irradiation followed by growth of nanowires on one side of a membrane, then a second irradiation followed by a second step of nanowire growth. It takes time and often leads to short circuits and is limited to polymer membranes. The second technique is to anodize one side of an aluminum foil and grow nanowires, then anodize the other side of the foil and grow nanowires and also takes time and leads to short circuits .
On connait le document Han et al. Sci. Adv. We know the document Han et al. Science. Adv. “Dielectric capacitors with three dimensional nanoscale interdigital for energy storage” 23 Octoder 2015, describing the fabrication of a nanotube capacitor by chemical vapor deposition (CVD). This technique for manufacturing capacitors with interdigital nanowires is difficult to implement. Two-step anodization followed by chemical etching can create an anodic aluminum oxide (AAO) template for growing interdigital carbon nanotubes (CNTs). However, chemical etching limits the AAO template to around 10 µm and only carbon nanotubes obtained by CVD can be used.
The subject of the present invention is a new process for the simple and rapid manufacture of nanowire capacitors.
Another object of the invention is the manufacture of a nanowire capacitor having a capacitance greater than that offered by capacitors of the prior art.
Another object of the invention is the manufacture of an inexpensive nanowire capacitor, having a lifetime greater than that offered by capacitors of the prior art and able to operate at high voltage and high frequencies.
At least one of the aforementioned objectives is achieved with a method for manufacturing a capacitor with 3D inter-digital nanowires from a first nanoporous membrane called an object membrane, comprising a face A, a face B and pores passing through the thickness of the membrane between the two faces A and B; the method comprising the following steps:
- considération d’une deuxième membrane nanoporeuse dite membrane masque, comprenant une face C, une face D et des pores traversant l’épaisseur de la membrane entre les deux faces C et D,- consideration of a second nanoporous membrane called a mask membrane, comprising a face C, a face D and pores crossing the thickness of the membrane between the two faces C and D,
- réalisation d’une couche de métal sur la face C de la membrane masque, cette couche étant destinée à servir d’électrode,- production of a layer of metal on face C of the mask membrane, this layer being intended to serve as an electrode,
A of the object membrane on face D of the mask membrane so that only a first part of the pores of the object membrane communicate respectively with a first part of the pores of the mask membrane,
- réalisation d’un premier dépôt électrochimique de nanofils, ces nanofils croissant depuis l’intérieur de la couche de métal de la face C, à travers la membrane masque puis à travers la membrane objet,- realization of a first electrochemical deposition of nanowires, these nanowires growing from inside the metal layer of face C, through the mask membrane then through the object membrane,
- arrêt du dépôt électrochimique des nanofils croissant à l’intérieur de la membrane objet avant que ces nanofils n’atteignent la face B de la membrane objet,- stopping of the electrochemical deposition of nanowires growing inside the object membrane before these nanowires reach the B face of the object membrane,
- séparation des deux membranes,- separation of the two membranes,
- réalisation d’une couche de métal sur la face B de la membrane objet, cette couche étant destinée à servir d’électrode,- production of a layer of metal on face B of the object membrane, this layer being intended to serve as an electrode,
- réalisation d’un deuxième dépôt électrochimique de nanofils, ces nanofils croissant depuis l’intérieur de la couche de métal de la face B, à travers une deuxième partie de pores libres de la membrane objet,- production of a second electrochemical deposition of nanowires, these nanowires growing from inside the metal layer of face B, through a second part of free pores of the object membrane,
- arrêt du dépôt électrochimique des nanofils croissant à l’intérieur de la membrane objet avant que ces nanofils n’atteignent la face A de la membrane objet,- stopping the electrochemical deposition of nanowires growing inside the object membrane before these nanowires reach face A of the object membrane,
- réalisation d’une couche de métal sur la face A de la membrane objet, cette couche étant destinée à servir d’électrode.- production of a layer of metal on face A of the object membrane, this layer being intended to serve as an electrode.
Le condensateur constitué selon l’invention est la membrane objet intégrant des nanofils interdigités et des électrodes sur les faces A et B.The capacitor constituted according to the invention is the object membrane integrating interdigital nanowires and electrodes on the faces A and B.
With the method according to the invention, it is possible to use commercial nanoporous membranes, which greatly facilitates the manufacture. It is not necessary to design a specific membrane as in the prior art with a high cost and a significant design time. Indeed, some membranes of the prior art require the use of a clean room or a vacuum chamber.
In addition, a commercial membrane allows the design of capacitors of large size, in particular a large surface area of the electrodes.
The present invention also has the advantage of being able to produce long nanowires because commercial membranes can have a thickness of 100 μm.
In each object membrane or mask, the pores are for example substantially parallel channels, isolated from each other and open on the opposite flat faces.
The metal layer is preferably produced by spraying and covers the entire face so as not to leave any open pores.
When arranging face A of the object membrane on face D of the mask membrane, ideally, the object membrane is placed on the mask membrane, but other configurations can be envisaged such as an object membrane placed below the mask membrane or the two membranes arranged side by side along a horizontal axis. These different configurations are made by always having face A in contact with face D. Electrodeposition is then carried out in the chosen configuration. The two faces A and D in contact obviously do not include any layer of metal. The membranes can be identical or not, but all the pores of the object membrane must not communicate with pores of the mask membrane. By "communicating", we mean a channel formed by the connection of a pore of the object membrane with a pore of the mask membrane so that a material can be electrodeposited in the channel.
With the present invention, the capacitor created has a capacitance such that:
CT= εoεrA/d + CM C T = ε o ε r A/d + C M
CTest la capacité totale (en Farads),C T is the total capacitance (in Farads),
εoest la permittivité du vide (8,85 e-12F / m),ε o is the vacuum permittivity (8.85 e -12 F/m),
εrest la permittivité relative du séparateur d'électrodes,ε r is the relative permittivity of the electrode separator,
A est la surface des électrodes,A is the area of the electrodes,
d est la distance entre les électrodes, etd is the distance between the electrodes, and
CMest une magnétocapacité des nanofils.C M is a magnetocapacitance of the nanowires.
The 3D interdigitated nanowires in a membrane according to the invention maximize surface area (A) and minimize electrode separation (d). The other variable is the relative permittivity of the separator (ε r ). It is the material of the object membrane. Thus, the present invention impacts all the variables of a capacitor and adds a variable in the form of the magnetocapacitance (C M ) of the nanowires in parallel with the normal capacitance.
According to an advantageous characteristic of the invention, the electrochemical deposition can be carried out in aqueous phase.
According to an advantageous embodiment of the invention, the nanowires are deposited from one or a combination of the following materials: cobalt, iron and nickel. These are ferromagnetic materials. The coupling between nanowires based on ferromagnetic material such as cobalt increases the relative permittivity ε r .
In addition, the use of ferromagnetic material makes it possible to improve the magnetocapacitance due to the movement of the magnetic walls or domain walls present in such a material. A magnetic wall is a transition zone between two different magnetization domains in a ferromagnetic material.
Nanowires can also be deposited from one or a combination of the following materials: copper, chromium, gold, silver and zinc.
Nanowires can also be deposited from one or a combination of the following materials: cobalt and copper multilayers. These are materials that provide giant magnetoresistance.
Nanowires can also be deposited from one or a combination of the following materials: magnetic nanoparticles and metal matrix composites.
Les nanofils peuvent également être déposés à partir d’un ou une combinaison des matériaux suivants : Bismuth, sélénium, Tellure et l’antimoine, Bi2Te3et Sb2Te3.The nanowires can also be deposited from one or a combination of the following materials: bismuth, selenium, tellurium and antimony, Bi 2 Te 3 and Sb 2 Te 3 .
Nanowires can also be deposited from one or a combination of the following materials: lead and tin. These materials can be used for the design of superconducting capacitors.
According to an advantageous embodiment of the invention, the second electrochemical deposition of nanowires can be carried out with the same material or a different material as the first electrochemical deposition. By same material is meant a single material or a combination of materials. It may thus be interesting to have cobalt-based nanowires connected to face A of the object membrane and nickel- or iron-based nanowires connected to face B of the object membrane.
According to an advantageous embodiment of the invention, the object and mask membranes can be identical, and when placing face A of the object membrane on face D of the mask membrane, the object membrane is placed offset relative to the mask membrane so as to create a moiré effect between the pores of the two membranes.
A moiré pattern can be created using, for example, a mask membrane with ordered pores and an object membrane with ordered pores.
The channels created when the two membranes are in contact make it possible to create a super-network of nanowires. Moiré-patterned nanostructures are interesting because of the internal magnetic fields they generate. Well-ordered membranes are commercially available.
For example, the offset can consist of performing a rotation relative to an axis perpendicular to face A. This rotation can be 10 degrees or any other angle of rotation.
Advantageously, the layer of metal, produced on face A and on face B, is made from one of the following materials: gold, copper or platinum or any metal capable of being deposited by physical deposition.
According to an advantageous embodiment of the invention, it is possible to place a first magnet on the free face of the metal layer on the face A side and a second magnet on the free face of the metal layer on the face B side. In other words, the metal layer face A-membrane object-metal layer face B assembly is sandwiched between two magnets.
The application of a magnetic field from the magnets in the capacitor makes it possible to further increase the relative permittivity ε r . This makes it possible to improve the current response following a voltage excitation.
The two magnets can have the same power or different powers.
In general, the membranes according to the invention are porous membranes.
Advantageously, the object membrane can be an anodic aluminum oxide (AAO) or an anodic titanium oxide TiO 2 .
The mask membrane can be a polycarbonate membrane or another type of porous membrane.
The two membranes can be identical, in anodic aluminum oxide, in anodic TiO 2 or in polycarbonate for example.
Avec un oxyde d'aluminium anodique (AAO), l’alumine (Al2O3) permet d’obtenir une permittivité relative εrd’environ 9 et le TiO2permittivité relative εrd’environ 30.With an anodic aluminum oxide (AAO), alumina (Al 2 O 3 ) makes it possible to obtain a relative permittivity ε r of approximately 9 and TiO 2 relative permittivity ε r of approximately 30.
According to an advantageous characteristic of the invention, the object membrane may have a thickness of 60 μm and pores having a diameter of between 50 and 400 nm, for example 100 nm.
Les pores de la membrane masque peuvent présenter un diamètre de 10nm à 400nm.The pores of the mask membrane can have a diameter of 10 nm to 400 nm.
All the pores of the same membrane have approximately the same diameter.
Preferably, the mask membrane may have a thickness less than or equal to the thickness of the object membrane.
Avantageusement, les nanofils peuvent présenter une longueur supérieure à 10µm.Advantageously, the nanowires can have a length greater than 10 μm.
According to an advantageous characteristic of the invention, the nanowires connected to face A and the nanowires connected to face B can overlap over a distance greater than 10 μm. It can be an average, minimum or maximum distance between all the nanowires.
La présente invention permet de concevoir des condensateurs à nanofils interdigités 3D pour par exemple des applications suivantes :The present invention makes it possible to design 3D interdigital nanowire capacitors for example for the following applications:
• Convertisseur de puissance AC-DC (cellules solaires),• AC-DC power converter (solar cells),
• Filtres de bruit haute fréquence,• High frequency noise filters,
• Aérospatiale,• Aerospace,
• Téléviseurs, voitures, téléphones portables, etc.• Televisions, cars, cell phones, etc.
• Éclairage à diodes électroluminescentes (LED),• Lighting with light-emitting diodes (LED),
• mémoire RAM pour ordinateur.• RAM memory for computer.
D’autres avantages et caractéristiques de l’invention apparaîtront à l’examen de la description détaillée d’un mode de mise en œuvre nullement limitatif, et des dessins annexés, sur lesquels :Other advantages and characteristics of the invention will appear on examination of the detailed description of a non-limiting mode of implementation, and of the appended drawings, in which:
The embodiments which will be described below are in no way limiting; it will be possible in particular to implement variants of the invention comprising only a selection of characteristics described below isolated from the other characteristics described, if this selection of characteristics is sufficient to confer a technical advantage or to differentiate the invention from to the state of the prior art. This selection includes at least one preferably functional feature without structural details, or with only part of the structural details if only this part is sufficient to confer a technical advantage or to differentiate the invention from the prior state of the art.
In particular, all the variants and all the embodiments described are intended to be combined with each other in all combinations where nothing prevents it from a technical point of view.
Although the invention is not limited thereto, we will now describe the fabrication of a 3D interdigital nanowire capacitor in a filter membrane.
Les nanofils peuvent être déposés par électrodéposition à partir de différents types de matériaux parmi lesquels :Nanowires can be deposited by electrodeposition from different types of materials including:
• Cuivre, Chrome, Or, Argent et Zinc,• Copper, Chrome, Gold, Silver and Zinc,
• Cobalt, fer et nickel (ferromagnétique),• Cobalt, iron and nickel (ferromagnetic),
• multicouches de cobalt/cuivre (GMR)• cobalt/copper multilayers (GMR)
• nanoparticules magnétiques et composites à matrice métallique• magnetic nanoparticles and metal matrix composites
• oxyde de zinc (ZnO) (semi-conducteur)• zinc oxide (ZnO) (semiconductor)
• Bismuth, sélénium, tellure, Bi2Te3et Sb2Te3(isolants thermoélectriques, isolants topologiques)• Bismuth, selenium, tellurium, Bi 2 Te 3 and Sb 2 Te 3 (thermoelectric insulators, topological insulators)
• Plomb et étain (supraconducteurs)• Lead and tin (superconductors)
In this case, in the example described, the nanowires are obtained from cobalt.
But it is possible to consider two different types of nanowires. For example, cobalt nanowires can be deposited on one side of the nanoporous membrane and copper or nickel or iron nanowires on the other. Composite nanowires formed from metallic nanoparticles are of interest because the interface between the metal and the nanoparticles is a source of capacitance.

Figures 2 to 5 relate to different stages of manufacture of the capacitor according to the invention.
L’ensemble des pores 41 à 45 sont recouvertes sur la face C.According to the invention, the object membrane 3 is placed on the mask membrane 4, face A of the object membrane 3 in contact with the face D of the mask membrane 4. Care has been taken to carry out beforehand a spraying of a layer of gold 5 over the entire surface of face C of the mask membrane 4. All of the pores 41 to 45 are covered on face C.
The growth of the nanowires is controlled as a function of time. Nanowires 6 and 7 grow from gold layer 5 to the interior of pores 31 and 33 respectively of object membrane 3, completely filling pores 41 and 43 respectively of mask membrane 4.
A.Then, a second electrochemical deposition of cobalt-based nanowires or another material is carried out. At this stage, the deposition takes place from the internal wall of the gold layer 11 and only in the empty pores 32, 34 and 35. In fact, these pores allow ions to reach the gold layer 11. Nanowires 8, 9 and 10 form inside the pores. The electrochemical deposition is interrupted before nanowires 8 to 10 reach face A.

The capacitor according to the invention is equivalent to a battery.
The relative permittivity of the separator (ε r ) is in fact the relative permittivity of the material constituting the membrane. For alumina (Al 2 O 3 ), the relative permittivity is approximately equal to 9. The coupling between cobalt nanowires increases ε r and the application of an external magnetic field further increases ε r . Thus, the present invention tackles all the variables of a capacitor and adds a variable in the form of the magnetocapacitance (C M ) of the ferromagnetic cobalt nanowires in parallel to the normal capacitance. These nanowires have many magnetic domains, that is to say that each nanowire has areas in which the internal magnetic fields have various orientations. When an external magnetic field is applied by means of magnets for example, the magnetic domains of the nanowires align with the external field and the dielectric constant of alumina (Al 2 O 3 ) is increased. When the external field is removed, the nanowires immediately return to the more stable antiparallel configuration.

The present invention allows the design of a 3D inter-digital nanowire capacitor which constitutes a magnetic battery whose capacity to store the charge, the capacity, is increased by a magnetic field.
Of course, the invention is not limited to the examples which have just been described and many adjustments can be made to these examples without departing from the scope of the invention.
