Claims (9)
- REVENDICATIONS1. Capteur (9) pour la mesure de la concentration d'un constituant d'un gaz (4) d'échappement issus de la combustion d'un carburant dans un moteur (3) à combustion interne, caractérisé en ce que le capteur (9) comprend une diode (12) munie : d'un substrat (14), d'un réseau de semi-conducteurs comprenant au moins une paire de couches (17,18) BGaN et GaN, la couche BGaN étant déposée sur la couche GaN, - d'un matériau (19) catalytique situé sur la couche BGaN et apte à réagir au contact d'un constituant du gaz (4) d'échappement.
- 2. Capteur (9) selon la revendication 1, caractérisé en ce que la diode (12) est du type Schottky.
- 3. Capteur (9) selon l'une quelconque des revendications précédentes, caractérisé en ce que le substrat (14) est du saphir.
- 4. Capteur (9) selon l'une quelconque des revendications précédentes, caractérisé en ce que la couche GaN présente une épaisseur comprise entre 1 et 5 micromètres, et notamment d'environ 3 micromètres.
- 5. Capteur (9) selon l'une quelconque des revendications précédentes, caractérisé en ce que la couche BGaN présente une épaisseur comprise entre 100 et 800 nm, notamment d'environ 300 nanomètres.
- 6. Capteur (9) selon l'une quelconque des revendications précédentes, caractérisé en ce que le matériau (19) catalytique est du platine. 25 30 3030044 8
- 7. Ligne (2) d'échappement comprenant un capteur (9) selon l'une quelconque des revendications précédentes. 5
- 8. Moteur thermique équipé d'une ligne (2) d'échappement comprenant un capteur (9) selon l'une quelconque des revendications précédentes.
- 9. Véhicule (1) automobile comprenant un moteur selon la 10 revendication précédente.
