1 PROCEDE DE FABRICATION D'UNE CELLULE PHOTOVOLTAÏQUE A NANOFILS 1 PROCESS FOR PRODUCING A PHOTOVOLTAIC CELL WITH NANOWIAS
DESCRIPTION DOMAINE TECHNIQUE ET ÉTAT DE LA TECHNIQUE ANTÉRIEURE Le domaine de l'invention concerne la fabrication de cellules photovoltaïques. Elle concerne notamment les applications dans lesquelles sont recherchées un fort rendement de l'électricité produite par rapport à l'apport en énergie solaire et une amélioration des coûts de fabrication. Cela concerne particulièrement les cellules photovoltaïques à nanofils. Comme le présente l'article de Bozhi Tian (Nature Letters, 18 octobre 2007), la technologie nanofil permet de former des diodes de type p/n formées d'un nanofil de silicium dopé p entouré d'une gaine en silicium dopé n . Une méthode pour intégrer ces nanofils dans des cellules solaires est brièvement illustrée dans l'article de Tsakalakos (Applied phys. Letters n°91, 233117, 2007). Dans cet article, les nanofils sont formés selon une croissance SLV (solide-liquidevapeur), catalysée avec de l'or, sur un matériau conducteur tel qu'un substrat métallique souple ou un substrat en silicium. Avant le dépôt des nanofils, ce substrat est recouvert d'une couche barrière à la diffusion. 2 Ces nanofils, dopés p sont ensuite recouverts d'une couche de 40 nm de silicium amorphe dopé n dite couche d'émetteur , formant ainsi une diode de type p/n sur l'ensemble de la surface de chaque nanofil. Ensuite les diodes-nanofils sont recouvertes d'un matériau transparent conducteur, par exemple en ITO (oxyde d'Indium et d'étain). Cette couche, sur laquelle sont positionnés des contacts électriques permet de relier électriquement tous les nanofils. La configuration ainsi décrite permet d'obtenir des rendements énergétiques classiques de l'ordre de 15 à 18 sur un substrat souple. These p-doped nanowires are then covered with a 40 nm layer of n-doped amorphous silicon, said emitter layer, thus forming a p-type diode on the entire surface of each nanowire. Le mode de réalisation d'une cellule photovoltaïque décrit dans cet article est illustré de façon simplifiée en figure 1. Dans ce mode de réalisation, des nanofils 4 et 4' dopés p sont positionnés sur un substrat conducteur 10. L'inconvénient de ce mode de réalisation d'une cellule à nanofils est dû à ce contact entre la couche 3 et le substrat 10 qui forme un contact résistif 100 entre le substrat conducteur (ou la barrière métallique) et la couche d'émetteur. Ce contact électrique, bien que très résistif, crée un courant de fuite et conduit donc à une perte de rendement du dispositif. 3 Une solution de l'état de la technique pour corriger ce défaut implique l'ajout d'un isolant entre les nanofils, avant formation de la couche d'émetteur, présent ainsi entre le substrat et la couche d'émetteur en silicium dopé n . Mais cette solution implique de complexes étapes de procédé. De plus, cette solution conduit à une réduction de la surface active des nanofils. La présente invention vise à résoudre en 10 particulier les problèmes de fuites provenant du court circuit illustré en figure 1. Un autre problème est de réduire la complexité et les coûts des solutions connues. EXPOSÉ DE L'INVENTION 15 L'invention concerne un procédé de fabrication de cellules photovoltaïques à nanofils sur un substrat conducteur comprenant au moins les étapes successives suivantes . a) le dépôt d'une sous-couche de matériau 20 semi-conducteur, dopé selon un premier type de dopage, lui conférant un premier type de conductivité, le dépôt étant fait de façon uniforme sur l'ensemble du substrat conducteur, ledit substrat formant la première électrode du dispositif, 25 b) puis la formation sur cette sous-couche d'au moins un nanofil, composé du même matériau que la sous-couche et ayant le même type de dopage, c) ensuite la formation d'une couche du même matériau semi-conducteur, dite couche d'émetteur, 30 ayant un second type de dopage, lui conférant ainsi un 4 second type de conductivité, opposé au premier, ladite couche recouvrant la sous-couche et les nanofils, et étant séparée en tout point du substrat conducteur par au moins la sous-couche de matériau semi-conducteur, formant ainsi une diode avec la sous-couche et les nanofils, avantageusement, cette couche peut être déposée de façon conforme, d) puis le dépôt d'une deuxième électrode en un matériau conducteur, transparente aux longueurs d'onde voulues pour le fonctionnement du dispositif ou à au moins une gamme de longueur d'onde de fonctionnement du dispositif. Dans un procédé selon l'invention, le procédé de formation des nanofils peut comporter au moins . a) le dépôt d'une couche de matériau catalyseur par-dessus la sous-couche en matériau semi-conducteur, b) puis la formation de plots en matériau catalyseur aux points nécessitant la présence de nanofils, c) la croissance du ou des nanofil(s) par dépôt. La formation des nanofils peut par exemple se faire suivant le procédé décrit dans la demande de brevet EP1881092. Dans le procédé selon l'invention, le matériau semi-conducteur du second type de dopage peut être déposé par CVD ou PECVD. Avantageusement, le matériau semi- conducteur de la sous couche, des nanofils et de la 6 couche d'émetteur est du silicium. Alternativement, ils sont en GaAs. De plus, dans un procédé ou un dispositif selon l'invention, le substrat conducteur est avantageusement en métal, par exemple un film de métal souple tel que de l'acier inoxydable. Dans un procédé ou un dispositif selon l'invention, le matériau conducteur transparent de la deuxième électrode est avantageusement un oxyde par exemple de l'ITO (oxyde d'indium et d'étain : Indium-Tin-Oxide) ou du ZnO. Dans un procédé ou un dispositif selon l'invention, le matériau transparent conducteur de la deuxième électrode peut avantageusement être déposé en couche fine et de façon conforme par-dessus la couche d'émetteur. Afin d'assurer la tenue mécanique des nanofils, il est préférable de déposer, entre les nanofils et par-dessus la couche conforme du matériau conducteur transparent, une couche de matériau assurant la rigidité, transparent aux longueurs d'ondes visées. Un procédé selon l'invention permettant la réalisation du dispositif décrit ci-dessus est présenté en liaison avec les figures 4A à 4E. La croissance des nanofils est avantageusement du type croissance solide-liquide-vapeur catalysé , à partir d'un catalyseur, par exemple de l'or, sous forme de plots de catalyseur présents là où devront croître les nanofils. Lors de l'étape suivante (figure 4C), une couche d'émetteur 3 en matériau semi-conducteur, dopée de façon à avoir une conductivité opposée à celle des nanofils et de la sous-couche, est déposée par-dessus la sous-couche 2 et les nanofils 4 et 4'.
