Abstract
Description
The present invention relates to a miniature valve and its method of manufacture.
French patent application 96 14230, filed November 21, 1996 by the applicant, describes a miniature valve shown schematically in Figure 1 of the accompanying drawing. This valve essentially comprises a substrate 1 typically having a surface of a few mm 2, a charge 5 of a combustible material, disposed on the substrate opposite a passage to be opened therethrough, an electrical resistance 2 placed on a zone thinning 8 of the substrate 1 in contact with the combustible charge 5 so that the supply of said resistor 2 with a predetermined electrical energy ensures the combustion of the charge 5 and the opening of said passage, by local failure of the thinned zone 8 of the substrate 1 under the pressure of the combustion gases of the charge 5. The filamentary resistor 2 is connected by metal contacts 3, 4 to a printed circuit board 7 on which it is fixed, this circuit being pierced with a closed hole 9 by a layer 10 of a product which, in the application described in the aforementioned patent application to transdermal drug delivery, may be a hydrogel to be loaded with a solution of a p active principle contained in a pocket communicating with a crater 6 passing through the substrate 1.
A seal 11 surrounds the substrate 1 to ensure both the attachment of this substrate to the circuit 7 and the sealing of the space in which the charge 5 is contained.
The passage of an electric current in the resistance causes, by the Joule effect, a release of heat which ignites the charge 5, nitrocellulose for example. The combustion of the nitrocellulose causes a release of gas which increases the pressure experienced by the thinned zone 8, which takes the form of a membrane of a few μm thick. This membrane then breaks open by opening a passage between the bag containing the active principle solution and the hydrogel layer which is then loaded with this solution to form a "reservoir" of this solution, in a transdermal delivery device. medicament comprising means for selectively triggering "hydration" of said reservoir.
According to one embodiment of the valve described in the aforementioned French patent application, the substrate takes the form of a silicon chip and the thinned zone 8, or membrane, of support of the resistor 2, essentially consists of silica, obtained by oxidation of the substrate silicon, the silica having the dielectric properties necessary for the electrical insulation of the resistor.
The thinned area, or membrane, thus formed, must ensure a good confinement in the combustible load of the heat released by the resistor 1, so as to minimize the energy required to ignite this load.
The chip of which this membrane is part must also be able to be manufactured industrially in large quantities, by microphotolithography techniques well known in the manufacture of integrated circuits for example, with a low rate of defect to ensure the economic validity of such manufacture.
In this regard, difficulties have been encountered with a silica membrane. It has been possible to observe the existence, in such a membrane, of a compressive stress greater than 0.1 GPa. Such a stress can cause a strong deformation of the membrane. By way of example, it has been possible to observe and measure a 40 μm deflection on a membrane 1 μm thick. Such deformation can cause rupture of the membrane. This results in a high rate of defect in mass industrial manufacturing.
The object of the present invention is to provide a miniature valve of the type described in the preamble of the present description, which can be manufactured industrially with a very low or even zero defect rate.
Another object of the present invention is to provide such a miniature valve which operates with low energy consumption.
The present invention also aims to provide a method of manufacturing such miniature valves.
These aims of the invention and others which will become apparent from reading the description which follows, are achieved with a miniature valve of the type comprising a) a substrate, b) a charge of a combustible material disposed on the substrate facing a passage to be opened therethrough, c) an electrical resistance placed on a thinned area of the substrate in contact with the combustible charge so that the supply of said resistor with a predetermined electrical energy ensures the combustion of the charge and the opening of said passage, by local rupture of said thinned zone of said substrate under the pressure of the combustion gases of the charge, this miniature valve being remarkable in that said thinned zone of said substrate which carries said electrical resistance is constituted by less than a first layer of silica and a second layer, superimposed on the first, of silicon nitride.
According to a preferred embodiment of the present invention, the second layer consists of silicon nitride enriched in silicon. As will be seen below, the coupling of a silica layer and a silicon-enriched silicon nitride layer considerably lowers the rate of defect mentioned above compared to those observed when the thinned area is formed only. a layer of silica.
To realize such a miniature valve, the invention provides a manufacturing method according to which a) a substantially planar surface of a substrate of semiconductor material is covered with a layer of silica, b) said silica layer is covered with a silicon nitride layer, c) forming on said silicon nitride layer an electrical resistance, d) etching the substrate from the face of the substrate opposite to that carrying said resistance, to said layer of silicon nitride; silica and e) a combustible charge is deposited over the electrical resistance.
Preferably, in the above-mentioned step b), a silicon-enriched silicon nitride layer is formed by low-pressure vapor deposition from silicon hydride and ammonia at about 750 ° C.
In the attached drawing given only as an example
FIG. 1 is a schematic representation of the miniature valve described in the abovementioned patent application, already mentioned in the preamble of the present description, and
FIGS. 2A to 2E illustrate a method of manufacturing the miniature valve according to the present invention.
Referring to Figure 2 of the accompanying drawing to describe this manufacturing process. The structure of the valve according to the invention is very similar to that of the miniature valve described in the aforementioned patent application, with the exception of the structure of the thinned zone 2, as will be apparent from the following description of the various manufacturing process steps illustrated in Figures 2A-2E.
According to this method, one starts from a silicon chip, generally flat, constituting the substrate 1. On each of the two opposite faces of the chip, a silica layer 221, 222 is formed respectively (see FIG. 2A), for example by thermal oxidation of the silicon at 1150 C in a humid atmosphere. The thickness of the silica layer is typically between 0.5 and 1.5 μm.
As seen above, in such a layer of silica deposited on a silicon substrate, a compressive stress (of the order of 0.27 GPa) is observed which can deform and break the layer, where the it is deprived of its silicon support as is the case in the thinned zone 8 (see Figure 1).
According to the present invention, the effects of the existence of this compression stress are substantially compensated by covering the silica layer with a silicon nitride layer in which the presence of a voltage stress is observed. By combining the effects of these contrary constraints, it is possible to lower the residual stress exerted in the thinned zone 8 to a level of stress that is not likely to deform or break this zone during the manufacture of the miniature valve. typically being less than + 0.1 GPa, the + signs being attached to voltage and compression stresses respectively. This result can be obtained by suitably adjusting the thicknesses of the two layers using the relationship
#r = eox # #ox + enit # #nit
eex + enit where #r, #ox, #nit are, respectively, the residual stress in the thinned zone, the compressive stress in the silica layer and the stress stress in the silicon nitride layer, and e ,, and the respective thicknesses of the silica and silicon nitride layers.
The constraints mentioned above can be measured from the deformations experienced by a silicon wafer of 7.5 × 7.5 cm due to the deposit on it of one of the layers involved.
At the stage of the process according to the invention illustrated in FIG. 2B, the layers 221, 222 and 221.232 of silicon nitride are thus formed on the silica layers 221.222.
This may be stoichiometric silicon nitride Si3N4. The Si3N4 layer can be formed by low pressure vapor deposition at about 7500C from dichlorosilane SiH2Cl2 and ammonia.
In such a layer, tension stresses of the order of 1.2 GPa have been identified, capable of compensating for the compressive stress in the adjacent silica layer. However, the high level of this stress is responsible for a poor adhesion of the Si3N4 layer on the silica layer, which adversely affects the rate of defect observed on a mass production.
According to the present invention, the rate of failure observed is substantially improved by replacing the stoichiometric silicon nitride layer with a silicon doped SiN1 silicon nitride layer, x being less than 1.33. The stress of tension (0.6
GPa) observed in such a layer is lower than that observed in the stoichiometric silicon nitride, which makes it possible to eliminate the adhesion problem mentioned above and to raise the level of defect to a very low level, or even zero .
The formation of such a layer of silicon-enriched silicon nitride can be obtained by low-pressure vapor phase deposition, at about 75 ° C., from silicon hydride SiH 4 and ammonia.
According to a preferred embodiment of the present invention, x = about 1.2 is chosen. The composition of SiN1,2 can be deduced from a measurement of the refractive index of the layer by ellipsometry at 830 nm.
After having deposited on each of the faces of the substrate a silica layer and a silicon nitride layer, preferably enriched in silicon, having predetermined thicknesses in the light of the considerations presented above, the manufacturing method according to the invention is continues by forming, on one of the faces of the substrate, a filiform resistor 24 (see FIG. 2C) conventionally produced by deposition of a polycrystalline silicon layer, then etching of this layer to delimit said resistor. This typically has a cross-section of 0.5 x 100 μm and a length of 1.5 mm. Metal contacts (not shown) are formed at the ends of the resistor to allow power supply thereof, as are the contacts 3,4 of the valve shown in FIG. 1. The resistor 24 thus formed is well insulated by its support, the silicon nitride layer, which is a dielectric material.
A window 25 in the layers 222 and 232 is then formed on the other side of the substrate by the conventional method of masking and plasma etching CF4 gas. A crater 6 similar to that shown in FIG. 1 is then dug through the window 25 with a suitable anisotropic etching product, such as a tetramethylammonium hydroxide, see FIG. 2D. The etching is stopped by the silica layer 221.
La résistance 24 est alors portée par une zone amincie, ou membrane, bi-couche suivant la présente invention (voir figure 2E).The resistor 24 is then carried by a thinned area, or membrane, two-layer according to the present invention (see Figure 2E).
The miniature valve is then completed by the deposition of a charge of combustible material on the resistor 24 and then mounted on a printed circuit, just like the valve shown in FIG.
On a réalisé des vannes à membrane bi-couche suivant l'invention selon trois configurations différentes, à savoir
2) une couche de silice de 0,5 um d'épaisseur associée à une couche de SiN1,2 de 0,22 um ;
3) une couche de silice de 1,4 um d'épaisseur associée, à une couche de SiN1,2 de 0,6 um ;
Two-layer membrane valves according to the invention were made in three different configurations, namely
1) a silica layer 1 μm thick, associated with a layer of Si3N4 of 0.22 μm
2) a 0.5 μm thick silica layer associated with a 0.22 μm SiN1.2 layer;
3) a silica layer 1.4 μm thick associated with a layer of SiN1.2 0.6 μm;
If the failure rate observed with configuration 1 was still substantial, this rate fell to 5% and 0% with configurations 2) and 3), respectively.
It thus appears that the combination of a silica layer and a SiN1.2 layer makes it possible to achieve the essential object of the present invention, namely a production of miniature valves comprising a miniature resistance carried by a membrane. very thin, for example between 0.7 and 2 microns, the manufacture of this membrane can be practiced with a very low rate of defect or even zero.
Moreover, the measurements carried out have shown that the thermal characteristics of the resistance thus mounted are very good, it being able to raise the temperature of the combustible load to 2500 with an electric power of only 50 mW for only a few minutes, according to another object pursued by the present invention.
