Die vorliegende Erfindung betrifft einen Sensor zum Messen einer Kraft und/oder eines Weges mit wenigstens einem Sen¬ sorkörper, der wenigstens ein Wandlerelement aufweist, mit dem eine Verformung eines verformbaren Wirkbereiches des Sensorkörpers erfaßbar ist, gemäß dem Oberbegriff des Pa¬ tentanspruchs 7, sowie ein Verfahren zum Herstellen eines derartigen Sensors gemäß dem Oberbegriff des Patentanspruchs 1.The present invention relates to a sensor for measuring a force and / or a path with at least one sensor body which has at least one transducer element with which a deformation of a deformable effective area of the sensor body can be detected, according to the preamble of claim 7, and a method for producing such a sensor according to the preamble of claim 1.
Ein bekannter mikromechanischer Sensor zum Messen einer Kraft und/oder eines Weges ist als Biegebalkensensor aufge¬ baut. Eine Prinzipdarstellung eines Biegebalkensensors mit einem einseitig eingespannten Biegebalken ist in Fig. 1 ge¬ zeigt, während Fig. 2 eine Ausführungsform eines Biegebal¬ kensensors mit einem beidseitig eingespannten Biegebalken in Form einer Prinzipdarstellung wiedergibt. Auf der der an¬ greifenden Kraft F zugewandten Oberseite des einseitig bzw. beidseitig eingespannten Balkens oder auf der dieser Ober¬ seite abgewandten Unterseite sind mechanisch-elektrische Wandler angeordnet, die eine Dehnung oder Stauchung der Oberfläche des Biegebalkens in ein elektrisches Signal um¬ wandeln. Sowohl bei dem Kraftsensor nach dem Prinzip des einseitig eingespannten Biegebalkens wie auch bei demjenigen nach dem Prinzip des beidseitig eingespannten Biegebalkens muß die zu messende Kraft senkrecht zur Balkenlängsachse in den Sensor eingeleitet werden, wodurch sich die erforder¬ liche Gehäusetechnik als störanfällig, aufwendig und teuer gestaltet. Ferner leidet der Kraftsensor nach dem Prinzip des einseitig eingespannten Biegebalkens an dem diesem Prin¬ zip innewohnenden Nachteil, daß sich der Kraftangriffspunkt
mit zunehmender Kraft nicht nur in der Wirkrichtung des Sensors, also in der Richtung der angreifenden Kraft ver¬ schiebt, sondern mit zunehmender Kraft auch in Richtung zur Einspannstelle des Biegebalkens hin verschoben wird. Es ist zwar möglich, durch eine geeignete Auslegung der Gehäuse¬ technologie einen festen Abstand des Kraftangriffspunktes zu der Einspannstelle des einseitig eingespannten Biegebalkens festzulegen, jedoch erfordert dies eine solche Auslegung der Krafteinleitmittel, daß der Kraftangriffspunkt sich bei zunehmender Kraft relativ zum Biegebalken gesehen von der Einspannstelle weg verschieben kann. Naturgemäß macht dies den Aufbau des Kraftsensors aufwendig, kompliziert und stör¬ anfällig.A known micromechanical sensor for measuring a force and / or a path is constructed as a bending beam sensor. Der Erfindung liegt die Erkenntnis zugrunde, daß die falten¬ artige Struktur des Sensors in dessen Wirkbereich mit wenig¬ stens zwei sich im wesentlichen senkrecht zu der Wirkrich¬ tung des Sensors erstreckenden, auf gegenüberliegenden Längsseiten des Sensors angeordneten und zueinander in Wirk¬ richtung des Sensors versetzten Ausnehmungen zu einer mit Verfahren der Mikromechanik herstellbaren Sensorkörperstruk¬ tur führt, die eine stabile Wirkgeometrie aufweist, die allein in ihrer Längsrichtung bzw. Wirkrichtung beaufschlagt wird. Eine derartige Struktur ist aufgrund ihrer Eignung für mikromechanische Fertigungsverfahren in der Photoätztechnik nicht nur hochgenau fertigbar, sondern ermöglicht auch eine Massenherstellung bei niedrigen Kosten. Ferner eignet sich der erfindungsgemäße Sensor für einen Einbau in ein einfa¬ ches Gehäuse, da Längungen des Sensorkörpers nur in der Wirkrichtung der angreifenden Kraft auftreten. Im Gegensatz zu den im Stand der Technik bekannten Kraftsensoren nach dem Konzept des Biegebalkens tritt also keine Änderung des Kraftangriffspunktes auf. Der erfindungsgemäße Sensor er¬ möglicht durch Variation der Zahl und Dimensionen seiner faltenartigen Strukturen eine Einstellung der Kraft- bzw. Der in Fig. 3 gezeigte Sensor ist in seiner Gesamtheit mit dem Bezugszeichen 1 bezeichnet und umfaßt einen Sensorkörper 2, der seinerseits einen Wirkbereich 3 und zwei sich an den Wirkbereich zu dessen beiden Seiten in Wirkrichtung an¬ schließende Endteile 4, 5 umfaßt. An den beiden Endteilen 4, 5 sind zur Lagerung des Sensors 1 und zur Krafteinleitung in den Sensor dienende Kerben 6, 7, 8, 9 vorgesehen. Der Sen¬ sorkörper 2 hat in seinem Wirkbereich 3 bei dem gezeigten Ausführungsbeispiel nach Fig. 3 fünf Ausnehmungen 10, 11, 12, 13, 14, die sich senkrecht zu der Wirkrichtung des Sen¬ sors 1 erstrecken. Nachfolgend wird die Herstellung des in Fig. 3 gezeigten Sensors 1 erläutert. Als Ausgangsmaterial für die Herstel¬ lung dieses Sensors 1 dient ein Siliziumwafer mit der Kri¬ stallorientierung (100) . Nach einer thermischen Oxidation des Wafers wird dieser mit Hilfe eines Photoresistprozesses für die nachfolgende Implantation der Piezowiderstände strukturiert. Anschließend erfolgt ein Ausheilen der Sili- ziumwaferstruktur und eine Passivierung seiner Oberfläche mittels Oxidation und eine anschließende Nitridabscheidung im chemischen Dampfabscheidungsverfahren bei Niederdruck (LPCVD) auf der Vorderseite und auf der Rückseite des Wafers. Nach einem Aufdampfen einer beispielsweise aus Alu¬ minium bestehenden Metallisierung wird diese mittels eines weiteren Photoresistprozesses für die Erzeugung der elektri¬ schen Kontakte zu den Widerständen strukturiert.The manufacture of the sensor 1 shown in FIG. 3 is explained below.
