Abstract
Description
The invention relates to a sensor device for He detection of an external magnetic field with a very large ß-magnetoresistive effect (GMR) sensor element and with means for carrying a given current over the establishment. Such a sensor device is the DE OS-42 32 244.
Minoritätselektronen be zeichnet werden. In ferromagnetic transition metals like nickel (Ni) iron (Fe) or cobalt (Co) and their alloys is the electri resistance of the size and direction of a measure depending on the penetrating magnetic field. This effect is called anisotropic magnetoresistance (AMR) or anisotropic pen magnetoresistive effect. It is based on the physical different scattering cross sections of electrons with the Spin polarity of the D band with different spin, the accordingly as majority or minority electrons be drawn. For magnetoresistive sensors, mean a thin layer of such a magnetoresisti ven material with a magnetization in the layer plane used. The change in resistance when the magnets rotate The direction of the current can be a few percent of the normal isotropic (ohmic) resistance.
Furthermore, magnetoresistive multilayers have been used for some time systems known with several, arranged in a stack ferromagnetic layers by metallic intermediate layers are separated from one another and their magnetization each lie in the layer plane. The respective Layer thicknesses are significantly less than the middle one free path length of the line electrons selected. In such Layer systems can now be added to the anisotropic magne toresistive effect (AMR) in the individual layers so called giant magnetoresistive effect or giant magneto resistance (GMR) occur. Such a GMR effect is based on the different degrees of dispersion of majority and mi nority conduction electrons at the interfaces between the ferromagnetic layers and the intermediate layers as well for scatter within the layers, especially with ver use of alloys. The GMR effect is an isotropic Ef fect and can be considerably larger than the anisotropic effect AMR with values up to 70% of normal isotropic resistance of.
Rev. Lett.", Vol. 63, No. 6, Aug. 1989, Seiten 664 bis 667 oder "IEEE Trans. Magn.", Vol. 28, No. 5, Sept. 1992, Seiten 2482 bis 2487).There are two basic types of corresponding magnetoresistive ones Multilayer systems known. In the first type are the fer romagnetic layers over the intermediate layers antifer magnetically coupled with each other, so that the in the Layer layers lying magnetizations of two adjacent ferromagnetic layers without external magnetic field anti align parallel to each other. A corresponding example iron-chrome superlattices (Fe-Cr superlate tices) with ferromagnetic layers of Fe and antiferro magnetic intermediate layers made of Cr. This guy with anti ferromagnetic coupled, ferromagnetic layers shows a dependency of the current and the transmission coefficient efficient for electrons scattered at the interfaces Spin-up on the one hand and with spin-down on the other hand from the angle between the magnetizations in neighboring ferromagneti layers. The GMR effect picks up at 0 ° 180 ° growing angle between the two magnetizations steadily increases and reaches its maximum at 180 ° ("Phys. Rev. Lett. ", Vol. 63, No. 6, Aug. 1989, pages 664 to 667 or "IEEE Trans. Magn.", Vol. 28, No. 5, Sept. 1992, pages 2482 to 2487).
In the second basic type, one that shows a GMR effect Multi-layer systems are the non-magnetic intermediate layers between the ferromagnetic layers so thick chosen that the magnetic exchange coupling between the ferromagnetic layers is as small as possible. The two Layer layers can be made of a metal, a semiconductor or also exist an insulator. Neighboring ferromagne table layers should have different coercive fields have strengths. The dependence of their magnetizations of an external magnetic field results from the corresponding the hysteresis curves of the magnetically softer or magnetically harder material. If the magnetizations are magnetic softer layers parallel to the magnetizations of ma gnetically harder layers is the cons the smallest of the entire multilayer system. At a anti-parallel alignment of the magnetizations is the Wi however, the largest.
EP-A-0 483 373).To now with such a multilayer system of the second type to get an evaluable sensor signal, you bring that Layer system first into magnetic saturation. That be indicates that with a magnetic field with a given measurement direction the field strength of the magnetic field above the size ren of the two coercive field strengths of the layers and the magnetizations of all layers are parallel to this saturation field direction are aligned. There are such a saturation range for a ge in the measuring direction directed, positive magnetic field and another, symme tric to the first lying saturation range by the Ma magnetic field and thus all magnetizations vice versa judges and are therefore negative. The resistance signal is now depending on which of the two saturation ranges off starts. If you start in the negative saturation range, then the resistance signal remains at its minimum value up to a positive field strength slightly below the positive Ko tensile field strength of the magnetically softer layers. The Ma Gnetizations of the softer layers are now turned around the signal rises to something above the field strength maximum value. Now the magnetizations of ma layers of different hardness are antiparallel aligns, and the resistance signal remains in a range between the two positive coercive fields approximately kon stant. In an area around the positive coercive field strength the magnetically harder layers are now also the magne the magnetically harder layers of the magnet field rotated from its original direction and at one Field strength above this coercive field strength again paral lel to the magnetic field and the magnetizations of the others Layers directed. In this positive saturation range the resistance signal is again minimal. You start there against in the positive saturation range, there is a too the above-described resistance signal mirror symmetry trical resistance signal, which is at its minimum value a negative field strength slightly above the negative Koer citation field strength of the magnetically softer material and its maximum value in a range between the two negative Coercive field strengths of the two different materials assumes (cf. EP-A-0 483 373).
In such a multilayer system with GMR effect of the second basic type, the specific resistance ρ is therefore dependent on the angle ϕ between the magnetization directions on successive ferromagnetic layers. This resistance could be broken down into two parts, a part ρ₀ that is independent of the angle ϕ and is obtained when the magnetizations are aligned in parallel, and a part Δρ that is dependent on the angle. In sensitive systems, Δρ is typically 15 to 30% of ρ₀. It turns out, however, that ρ₀ as well as to a lesser extent Δρ are dependent on the operating temperature T. At room temperature T a ρ₀, which is characterized by a strongly temperature-dependent contribution of the phonons, is approximately proportional to T / T a . That means e.g. B. that a temperature increase of 50 ° C above T a results in a change of ρ₀ by about 17%. Such a change is undesirable for most applications. On the other hand, the temperature dependence of Δρ is material-dependent, although it is greater for Fe than for Ni or Co. Compared to ρ₀, however, this dependence on Δρ, which is essentially caused by scattering from lattice defects, is relatively small. In addition, mechanical stresses of corresponding sensor elements lead to a change in ρ₀ and could be interpreted as a contribution to Δρ.
The object of the present invention is therefore the Sen sensor device with the features mentioned above hend to design that their temperature dependence clearly is reduced.
This object is achieved by the following features solved:
- a) Es ist eine Brückenschaltung mit vier paarweise zugeordne ten diagonalen Brückenelementen in zwei zwischen Anschluß punkten für den Strom parallelgeschalteten Brückenzweigen vorgesehen,a) It is a bridge circuit with four pairs assigned ten diagonal bridge elements in two between connection score for the bridge branches connected in parallel intended,
- b) mindestens eines der Brückenelemente ist als das Sensor element mit großem magnetoresistiven Effekt ausgebildet,b) at least one of the bridge elements is as the sensor element with a large magnetoresistive effect,
undand
- c) die Empfindlichkeit mindestens eines der Brückenelemente bezüglich des äußeren Magnetfeldes ist verschiedene gegen über der Magnetfeldempfindlichkeit mindestens eines anderen Brückenelementes.c) the sensitivity of at least one of the bridge elements with regard to the external magnetic field is different above the magnetic field sensitivity of at least one other Bridge element.
The invention is based on the consideration that with a bridge circuit a separation of the summands ρ₀ and Δρ of the specific resistance ρ is possible such that a Dependence of the at the measuring points of the bridge circuit in the measuring voltage to be taken from the middle of each bridge branch there is practically only Δρ. The prerequisite for this is that the bridge element with GMR effect practically only goes obviously this summand Δρ, which is based on scattering effects on Git is due to at least one other defect Element of the bridge differs. Since Δρ is only slightly tempera is dependent on the door, can be done with the bridge circuit partly a corresponding temperature-compensated measurement signal obtained depending on the external magnetic field, the ge possibly also with regard to mechanical stresses of the bridges elements is at least partially compensated.
Advantageous refinements of the sensors according to the invention go from the subordinate to the main claim Claims.

For the sensor device according to the invention, a bridge circuit known per se is advantageously provided, which is shown in FIG. 1. The bridge B shown contains two bridge branches Z1 and Z2, which are connected in parallel between two connection points A1 and A2 of the bridge. A current I₀ is to be conducted over the bridge B at the connection points A1 and A2. Each of the bridge branches Z1 and Z2 contains two bridge elements E11 and E12 or E21 and E22 connected in series. The designation of the individual bridge elements Eÿ (with 1 i 2 and 1 j 2) is chosen so that with i the respective bridge branch (Z1 or Z2) and with j the elements within a single bridge branch are numbered in the current carrying direction. Between the two elements Ei1 and Ei2 of each bridge branch there is a measuring point P1 or P2 of the bridge. A measuring voltage U m can be taken at these measuring points.
According to the invention should apply to the bridge elements Eÿ that the sensitivity of at least one of the bridge elements is different with respect to an external magnetic field the magnetic field sensitivity of at least two others Bridge elements. In the following, these bridge elements are each because assigned in pairs to each other. Here is general disregard that elements E11 and E21 or E11 and E12 a first pair and the elements E12 and E22 or E21 and E22 a second pair, each with the same magnet form field sensitivity. It can therefore be ruled out that the elements E11 and E21 have a first magnetic field sensitivity and elements E12 and E22 have a second magnetic field sensitivity exhibit It can also be excluded that the Ele elements E11 and E12 a first and the elements E21 and E22 have a second magnetic field sensitivity. In these ge named cases is the intended purpose of compensation the temperature dependence and / or mechanical stress dependency not attainable.
The bridge elements of the exemplary embodiment under consideration form two pairs of elements arranged diagonally to one another in the bridge and lying in different bridge branches, namely the pair E11-E22 and the pair E12-E21. According to the selected exemplary embodiment, in one of the pairs, for example in the pair E12-E21, the elements should have the same magnetic field dependency or sensitivity and thus the same resistance R in a magnetic field. The magnetic field dependence of these elements can also be practically zero, so that these elements are purely ohmic elements. In contrast, the elements of the other pair E11-E22 have the same resistance R m only in the field-free case, ie without an external magnetic field. This resistance should change with a magnetic field by a proportion ΔR m . For this purpose, a sensor element with a very large magnetoresistive effect (GMR) is selected for at least one of the elements E11 or E22. A corresponding sensor element is e.g. B. from the aforementioned DE-OS-42 32 244 known. The basic structure of such an element is illustrated in FIG. 2. A correspondingly constructed bridge element, e.g. B. the element E22, contains a layer package S1 applied to a substrate 2 and typical of a GMR element. This layer package advantageously has, as the bottom layer, a hard magnetic layer 3 , an intermediate layer 4 applied thereon, acting as a coupling layer, and a ferromagnetic or ferrimagnetic layer 5 deposited thereon. This layer 5 represents a bias layer with at least approximately constant magnetization in its layer plane in the measuring range. The layers 3 to 5 form a so-called bias layer system S '. Instead of the bias layer system, only a single bias layer can also be provided. According to the assumed exemplary embodiment, the layer system is covered with an interlayer 6, which at least approximately magnetically decouples, on which there is a magnetic field-sensitive measuring layer 7 . At this measuring layer are not shown in the figure, contacts for carrying the intended current I₀ attached to the element. This structure of the layer package S1 can still be covered with a protective layer.
The layered structure of the sensor element can be advantageous tes with a large magnetoresistive effect also as a so-called Multi-layer system. Such a system is characterized in that in addition to the above layer packs, further layers or layer packs contains and possibly a sequence of periodically again has sweeping layers.
Für die Meßspannung Um der Brücke B gemäß Fig. 1 gilt dann:The sensor element E22 described above, at least one associated element from the same or the other pair of elements (here: E11) should only differ from the element E22 by a certain proportion Δρ of the specific resistance ρ. The part Δρ should at least be the part of the specific resistance due to scattering effects on lattice defects. The following then applies to the measuring voltage U m of the bridge B according to FIG. 1:
Um = (ΔRm + Rm -R)*I₀/2
bzw. Um = ΔRm * I₀/2, falls Rm = R.U m = (ΔR m + R m -R) * I₀ / 2
or U m = ΔR m * I₀ / 2 if R m = R.
Ie, for the intended separation of ρ₀ and Δρ in ρ, the current across the bridge must be kept constant. In addition, only two elements of the bridge have to differ visibly Δρ, while the other elements are the same. In particular, it is possible to choose three identical elements for the bridge and to design the fourth element so that it is different from the other three elements with respect to Δρ. A corresponding exemplary embodiment from two diagonal bridge elements E11 and E22 with different Δρ or ΔR is evident from FIG. 3.
According to this FIG. 3, the bridge element E22 has a structure with the layer package S1 shown in FIG. 2. This layer package also contains a protective layer 8 as the top layer. In order to form the diagonal bridge element E11, two largely corresponding layer packages S1 and S2 are stacked on top of one another. The layer package S1 remains magnetically inactive in this element and is only present for reasons of simple manufacture of the bridge elements. The lateral geometry of the second layer package S2 need not be identical to that of the underlying first layer package S1. There is an insulator layer 10 between the two layer packages S1 and S2. The current connection contacts to be applied to the uppermost measuring layers of the elements E11 and E22 are omitted in the figure for reasons of clarity.
When designing the elements E11 and E22, it is assumed that the signal sensitivity of R to R m of GMR elements is generally largely independent of the lateral geometry of these elements. Consequently, with a layer package, as it is e.g. B. has the structure of the package S1, not easily realize different sensitivities of R and R m . The desired difference can advantageously be obtained with two electrically separated, stacked layers. In Fig. 3 the implementation of a corresponding execution example in planar technology is indicated. Accordingly, the layer packets S1, preferably all elements, that is, elements E12 and E21, are generated first. However, other identical elements can also be provided for elements E12 and E21. In a second step, the layer package S2 is then applied solely for the element E22. Of course, it is also possible that a stack of two layer packages S1 and S2 is provided for all elements and then the second layer package S2 is removed again for a single element. In addition, it is also possible to provide a stack of a larger number of layer packages at least for the bridge elements E11 and E22, a different number of layer packages being selected for the element pair E11-E22.
It is particularly advantageous if all layer packages of the bridge elements, but at least one pair of bridge elements (here: E12-E22 and E11-E21 or E11-E12 and E21-E22) are arranged on a common substrate. Then it must be ensured that these Brückenele elements are at least largely at the same temperature level, ie are thermally coupled together. The temperature-dependent components ρ₀ of the specific resistance ρ of these elements then practically no longer go into the measuring voltage U m . Through a suitable choice of material for the common substrate it may be additionally achieved that the bridge elements are elastically coupled over the substrate.
In Fig. 3, one way of influencing the signal sensitivity of the individual bridge elements is indicated, taking into account a stacking of layer packets. A different sensitivity of these elements can easily be influenced, for example, via the thickness of individual, corresponding layers. That is, the measures for selecting different thicknesses can relate to a single layer or to several layers of layer packages at the same time. According to the dargestell ten in the figure embodiment, the measurement layer has 7 of the bridge Enele mentes E22 a, for example, greater thickness D₇ than the sensing layer 7 'having a thickness D₇'. Bias layers and / or coupling layers with different thicknesses could also be provided. In extreme cases, one could e.g. B. in a bridge element of a diagonal pair of elements with un different sensitivity completely waive on the measuring layer ver or couple it rigidly with the bias system.
Instead of the possibility illustrated in FIG. 3 for influencing the signal sensitivity of the individual bridge elements, other measures can also be taken for this. As a further possibility for influencing Δρ or ΔR there is an opposite magnetization corresponding to the bias layers. Such opposite magnetizations lead to opposite signs of Δρ. Corresponding measures can of course also be combined with the option shown in FIG. 3 to choose from different layer thicknesses. A corresponding exemplary embodiment is shown in FIG. 4, different layer thicknesses being provided for corresponding bias layers.
In this figure, a pair of bridge elements E21'-E11 'of a bridge circuit is illustrated, which differ with regard to the structure of the bias layer systems of their magnetic field-sensitive layer packages. The bridge element E21 'in turn has only a single layer package S1' with a layer sequence corresponding to S1 according to FIG. 2. Its hard magnetic layer 3 has a thickness d₃ and a predetermined orientation of the magnetization M₃. Its ferro- or ferrimagnetic layer (bias layer) 5 have a thickness d₅ and a predetermined magnetization M₅. The bridge element E11 'also sits the however magnetically inactive layer package S1', on which a second layer package S2 'is applied. This second layer package S2 'differs from the layer package S1' by the thickness d₅ 'of its bias layer 5 '. The magnetization of this bias layer 5 'is denoted by M'₅. With such a different structure of the bias layer systems of S1 'and S2' of the two bridge elements, the sign of Δρ depends on the direction of the magnetization in the adjacent to the measuring layers 7 and 7 'the layers of the respective bias layer system, ie , after the magnetizations M₅ and M₅ 'of the bias layers 5 and 5 '. These magnetization directions M₅ or M₅ 'are set in advance with the help of an external magnetic field H₀. An opposite orientation of the magnetizations in the bias layers is such. B. possible by choosing for the bridge element E11 'd₅' * M₅ '- d'₃ * M'₃ <0 and for the counterpart of the layer package S1' of element E21 'd₅ * M₅ - d₃ * M₃ <0 during Attitude. According to the embodiment of FIG. 4, this is ensured due to the different thicknesses d₅ or d₅ '. The resulting opposite magnetizations M₅ and M₅ 'of the bias layers 5 and 5 ' are illustrated in the figure with arrows. The total resistances R m '= R₁ and R' = R₂ in the bridge circuit according to FIG. 1 are then given by:
Rm′ = R₁ = R₁′ + ΔR₁, R′ = R₂ = R₂′ - ΔR₂
mit R₁′ = R₂′ und ΔR₁ ≅ ΔR₂.R m ′ = R₁ = R₁ ′ + ΔR₁, R ′ = R₂ = R₂ ′ - ΔR₂
with R₁ '= R₂' and ΔR₁ ≅ ΔR₂.
Für die Spannung Um an den Meßpunkten der Brückenschaltung folgt dann:Then follows for the voltage U m at the measuring points of the bridge circuit:
Um ≅ ΔR₁*I₀.U m ≅ ΔR₁ * I₀.
That is, the voltage has doubled in an embodiment according to FIG. 4 compared to that according to FIG. 3.
In addition to the possibility shown with the aid of FIG. 4, to obtain different bridge elements through differently aligned magnetizations in their layer systems, there are further possibilities. B. bias layers with different coercive force H c vorse hen, for example in the bridge element E11 'the H c be ner bias layer of the active layer system S2' is greater than in the bridge element E21 ', while in the latter element the coercive force H c from the hard magnetic layer is larger ß is chosen as for the corresponding layer of element E11 ′. It is also possible in a similar way to stamp on different preferred axes and anisotropies and use them for this purpose. In addition, you can also use layers with materials that differ in their Curie temperatures.
Rev. Lett.", Vol. 72, No. 3, Jan. 1994, Seiten 408 bis 411 bekannt. Another possibility, two bridge elements with a magnet field sensitivity of different signs ten, is also that one is a bridge element (e.g. element E11 ′), as explained above, as a sensor element with a large magnetoresistive effect is training while the associated bridge element (E21 ′) with a different sign of the magnetic field sensitivity as a sensor element with large inverse magnetoresistive Effect designed. Such elements are e.g. B. from "Phys. Rev. Lett. ", Vol. 72, No. 3, Jan. 1994, pages 408 to 411 known. They are characterized in that at parallel Alignment of magnetization in adjacent layers of the Resistance is greatest.
In the embodiments explained above with reference to FIGS. 1 to 4, it was assumed that two bridge elements, for example the elements E11 and E22 or E11 'and E21', have different magnetic field sensitivities. It is particularly advantageous with regard to a large signal voltage U m (see FIG. 1) if each of the two pairs of bridge elements is formed by two elements of the same magnetic field sensitivity, but the bridge elements of the first pair are different from the bridge elements of the second pair. According to FIG. 1, for example, elements E11 and E22 would accordingly have a first, e.g. B. positive magnetic field sensitivity and the other elements E12 and E21 a second, then negative magnetic field sensitivity.
Z.B. könnte dann für die Bias-Schichtsysteme des Elementes E11′ und E21′ gelten:In the exemplary embodiments described, bias layer systems with two magnetic layers (cf. layers 3 and 5 according to FIG. 2) were also assumed. Of course, periodic arrangements with at least three magnetic layers per bias layer system can also be used. Similar measures can also be taken for these systems. For example, the following could apply to the bias layer systems of the elements E11 ′ and E21 ′:
dx * Mx - dy * My + dz * Mz < 0 (für S1 von E11′)
bzw.
dx * Mx - dy * My + dz * Mz < 0 (für S2 von E21′).d x * M x - d y * M y + d z * M z <0 (for S1 of E11 ′) or
d x * M x - d y * M y + d z * M z <0 (for S2 of E21 ′).
The individual, x, y, z are arranged one above the other th magnetic layers of the layer systems, from bottom to top considered, marked.
To interconnect the individual bridge elements to form a bridge circuit according to FIG. 1, each element is provided with at least one GMR layer system with at least two contacts. These contacts are either both, as assumed in the previous embodiments, arranged on the top measuring layer of the corresponding magnetic field-sensitive layer system, so that the current I der flows in parallel with the layer layers (so-called "current-in-plane (CIP) system""); or a contact is arranged on the top and on the bottom layer, so that the current I₀ then flows on average perpendicular to the layer planes (so-called "current perpendicular to plan (CPP) system"). The measures according to the invention are also not only applicable to the aforementioned CIP and CPP systems. Magnetoresistance tunnel systems can also be used.
Rev. Lett.", Vol. 71, No. 14, 1993, Seiten 2331 bis 2333 oder Vol. 68, No. 25, 1992, Seiten 3745 bis 3752 bekannt.Instead of the sensor adopted for the exemplary embodiments elements (E11, E11 ′, E22, E21 ′) large magnetoresistive Ef Defects with a layered structure are also types suitable with a so-called granular structure. Correspond The following elements are, for example, from "Phys. Rev. Lett.", Vol. 71, No. 14, 1993, pages 2331 to 2333 or vol. 68, no. 25, 1992, pages 3745 to 3752.
