Description
The invention relates to a spectrally sensitive optoelectric Detector, in which an optoelectric radiation to be detected the wavelength λ by means of a resonator several times by an active one Layer runs.
Dies führt jedoch aus folgenden Gründen zu Einschränkungen beim Aufbau des optischen Resonators:Such an arrangement is in the form of a wavelength selective Photodetectors described in DE 40 04 398 A1. This consists of a combination of a special photodiode with an edge filter, wherein the photodiode is designed so that by multiple reflection of the incident light within the active layer Interference conditions for a constructive interference maximum in one suitable range of the spectral sensitivity of the diode is met become. This range is with the edge wavelength of the edge filter Voted. The photodetector has a layer structure, in which on a glass substrate first a transparent conductive Electrode layer, on it a diode made of amorphous silicon and finally a metal layer is applied. The one to be detected Radiation occurs in front of the transparent, electrically conductive Edge filter arranged in the active layer of the electrode layer Diode on and becomes multiple between the two electrode layers reflected. The current flow direction is therefore parallel to Direction of radiation incidence. However, this leads to the following reasons Limitations in the construction of the optical resonator:
Ferner ist bei der Einbringung von Dioden in den optischen Resonator die Dicke der Raumladungszone immer beschränkt durch den Wert der Wellenlänge λ.Either all layers belonging to the resonator would have to be as in the Arrangement described above, be electrically conductive or photoconductive or at least the contact layers would have to be in the resonator be introduced. The first would, if possible, the to reconcile optical and electrical requirements not insignificant limitation of the usable materials mean; the latter would interfere with the resonant absorption behavior and thus lead to multiple lines. Furthermore, the introduction of Diodes in the optical resonator always have the thickness of the space charge zone limited by the value of the wavelength λ.
It is therefore an object of the present invention to to create spectrally sensitive optoelectric detector which is not only miniaturizable, but by avoiding the disadvantages the prior art allows a higher spectral resolution.
This problem is solved by a according to the characteristics of Claim 1 trained optoelectric detector.
In the optoelectric detector according to the invention is used as an active Layer uses not a diode, but a photoconductor whose Layer thickness no longer from electrical boundary conditions, such as. B. the space charge zone is determined, but only by the Wavelength of the radiation to be detected. Also run at the optoelectric detector according to the invention, the resonator axis and Current flow direction no longer parallel, but perpendicular to each other. The respective radiation can therefore be used as mirror layers optimized, electrically insulating layers are used; Farther The electrical contacts are now not subject to any optical ones Boundary conditions more.
The optoelectric detector according to the invention thus has less Half-value width a higher spectral sensitivity.
Due to the construction of the optoelectric detector described above, the mirror layers of the resonator can now advantageously be made of λ / 4 layers arranged in pairs with different refractive indices, e.g. B. from hydrogen-containing amorphous silicon (a-Si: H) or a hydrogen-containing amorphous silicon-carbon alloy (a-Si x C₁-x: H).
With increasing number of λ / 4-layer pairs, on the one hand, the Absorption of the radiation when coupled into the resonator, on the other hand, however, the electrical signal in the photoconductor increases, where the half-width of the absorption peak at the wavelength λ decreases. An optimum is dependent on the layer material used to reach at about seven to eight pairs of layers.
Es zeigenThe invention is described below with the aid of a few exemplary embodiments described in more detail. Show it

Fig. 4 is a perspective view of an optoelectric detector with a stepped location-dependent spectral sensitivity.
In the embodiment shown in FIGS. 1a and b is on a substrate 1 , z. B. made of glass (CG7059) a first mirror layer 2 consisting of seven pairs of λ / 4 layers, which alternately made of hydrogen-containing amorphous silicon (a-Si: H) with the refractive index n₁ = 3.6 or from a hydrogen-containing amorphous Silicon-carbon alloy (a-Si x C 1-x : H) with the refractive index n₂ = 2 exist.
On this first mirror layer 2 , the actual active layer 3 is applied, which as a photoconductor z. B. consists of amorphous silicon (a-Si: H), which has a high absorption for photon energies above the optical band gap. For energies below this band gap, the absorption drops exponentially. For small photon energies, ie for long wavelengths, the absorption coefficient is approximately 0. The layer thickness d of this active layer is λ / 2n p or a multiple thereof, where n p is the refractive index of the active layer 3 .
The active layer 3 is followed by a second mirror layer 4 , which is constructed analogously to the first mirror layer 2 .
The two mirror layers 2 and 4 form an optical resonator in which the incident radiation λ is reflected back and forth several times, that is to say it passes through the active layer 3 several times and is absorbed therein, its conductivity increasing accordingly. Since the absorption is tuned to the wavelength λ and thus starts to resonate, the conductivity also reacts selectively to the wavelength λ.
To measure the conductivity, contact is made with the active layer 3 by etching it comb-shaped together with the mirror layers 2 and 4 at two lateral edges ( 5 , 6 ), which causes an increase in the lateral edge area of the active layer 3 . Metal layers 7 and 8 are then vapor-deposited over these comb-like edges, so that the conductivity can be measured perpendicular to the direction of incidence of the radiation λ.
In the embodiment shown in FIG. 2, only the active layer 23 is provided with contacts 27 and 28 to improve the signal-to-noise ratio. Analogous to the exemplary embodiment shown in FIGS. 1a and b, the active layer 23 is enclosed by two mirrors 22 and 24 , which are constructed from λ / 4 layers and form an optical resonator. The entire arrangement is applied to a glass substrate 21 .
Fig. 3 shows a side view of an opto-electric element whose spectral sensitivity is location-dependent. This is achieved in that an active layer 33 , which, as in the preceding examples, is enclosed between two mirror layers 32 and 34 , has a layer thickness which varies over the length l, the layer thickness d 1 at a lower wavelength λ u via the relationship d 1 = λ u / 2n p and the layer thickness d₂ is adapted to an upper wavelength λ o via the relationship d₂ = λ o / 2n p . The resonance condition for a radiation λ x impinging on the optoelectric detector via an edge filter 30 thus varies over the length l. The location of maximum absorption and thus maximum conductivity of the active layer 33 for an unknown radiation λ x can be determined by means of a diaphragm (not shown) which can be displaced over the length l, from which the center wavelength of the unknown radiation can be determined after prior calibration.
In the exemplary embodiment shown in FIG. 4 for an optoelectric detector with location-dependent spectral sensitivity, the wavelength determination of the unknown radiation λ x can be determined in a purely electrical way. For this purpose, a plurality of spectrally sensitive optoelectric detectors are arranged side by side on a glass substrate 41 , which are constructed in accordance with that of FIG. 1 and whose active layers 43.1 , 43.2,. . . 43 .n as well as the mirror layers 42.1 , 42.2,. Consisting of λ / 4-layer pairs . . . 42 .n or 44.1 , 44.2 ,. . . 44 .n adapted to different wavelengths and are therefore of different thickness. Each of these optoelectric detectors has its own contact 47.1 , 48.1 or 47.2 , 48.2 ,. . . or 47 .n, 48 .n so that the detector with the highest conductivity indicates the center wavelength of the radiation λ x . The arrangement of FIG. 4 can, for. B. by strip-wise etching an arrangement according to FIG. 3, the layer thicknesses within the individual elements thus created can be regarded as sufficiently constant.
The edge filter 30 shown in FIG. 3 can in principle also be arranged before all the other exemplary embodiments shown and has the effect that the absorption, which would increase in particular in the case of amorphous silicon at very small wavelengths and which would lead to an increased photoconductive signal, can be suppressed. The wavelength of the absorption edge of the edge filter then determines the smallest wavelength still to be detected for the optoelectric detector.
With the easy-to-implement layer thicknesses in the range of 100 nm for the active layers, wavelengths in the range from 500 nm to 1500 nm can be detected with the spectral resolution of approximately 1 nm with the individual exemplary embodiments. With an arrangement according to FIG a width of the individual detectors of 1 .mu.m and a distance of likewise 1 .mu.m between two detectors over a length of 1 mm approximately 500 detectors can be arranged, so that, for example, a range from 500 nm to 1000 nm wavelength is detected with a resolution of 1 nm can be.
