Abstract
Description
The invention relates to a method for coating ten of a substrate with a metal oxide layer, in particular dere tin oxide layer, under low pressure, in particular for Coating glass using a suitable metal target inserted into a corresponding chamber and removed gene and this removal coats the substrate, wherein contain oxygen in the space between the target and the substrate tendes, derived from an appropriate base gas mixture tetes plasma is generated.
For coating, for example glass panes, they are be described at the beginning of the sputter coating process knows (see e.g. DE-OS 41 06 771). Often doing so Tin oxide layers to be built arise in detail there through that through an ion current from the tin target or the tin-consuming cathode tin atoms are knocked out and on their way to the glass surface in the Be layering chamber, usually made of argon and Oxygen existing, oxidizing atmosphere to SnO are oxidized and then appear as tin oxide on the glass knock down. A disadvantage of these methods is in that the oxidizing atmosphere is also on the target works and that the target surfaces in operation more and grow more with adherent oxides. This affects e.g. B. disadvantageous in the form of decreasing coating rates the whole process out. In practice, this leads to that the targets or consumable cathodes in regular time intervals either exchanged or at least clear sputtered or need to be ground down.
The object of the present invention was hence in this problem of surface coating to improve after the sputtering method.
According to the invention, this task is performed in the manner described at the beginning described coating process solved in that a balanced oxidizing and reducing base gas mixture consisting of at least 20 vol% acid substance, hydrogen and a gaseous hydrocarbon or halogenated hydrocarbon during coating operation is used.
It is also advantageous if the described Mi also has 5 to 40 vol% argon.
Wirksame Gasmischungen sind beispielsweise mit Zusammen
setzungen von
20-30 Vol% H2, 20-50 Vol% O2
20-30 Vol% KW′s oder FKW′s
und im verbleibenden Argon gegeben.
Effective gas mixtures are, for example, with compositions of
20-30 vol% H 2 , 20-50 vol% O 2
20-30 vol% KW's or HFC's
and given in the remaining argon.
The invention is based on the main idea that by Use of an oxidizing and reducing gas gas mix, which also has a strong sputtering effect, the growth of the target cathode may be prevented or at least reduce it. Experiments have confirmed this Tigt, and it thus results with the front according to the invention propose a significant improvement to the existing situation: Business interruptions to sputter the target are no longer necessary, readjustments for an improved Removal of partially overgrown targets can largely omitted and there is an uninterrupted operation of the coating at least until the target is completely consumed. In addition, there are no negative effects to those necessary with these low pressure or vacuum technologies result in pump oils.
Based on the figure, the invention is intended to serve as an example in the following are explained in more detail.
The figure shows a schematic diagram of a coating system according to the invention, in particular an associated coating chamber 1 is shown. A substrate 2 , for example a glass pane, is present in the bottom area of the coating chamber. Opposite in the coating chamber, a negatively polarized target 3 , for example consisting of pure tin, is arranged on a holder 4 . A gas supply 5 and a gas extraction 6 are also connected to the chamber. An anode 7 made of steel or copper, which is necessary for the ion current (sputter effect), is also installed laterally in the chamber.
The coating of a flat glass workpiece with a tin oxide layer takes place as follows: Tin atoms are knocked out of the tin target 3 by an ion current which forms in the space 10 between the anode and the target. These tin atoms detach from the target, are oxidized to SnO in the oxygen-containing atmosphere in the coating chamber and finally deposit on the substrate 2 , ie the glass surface. This SnO layer usually forms the bottom layer of a multilayer system to be applied to the glass. The pressures present in such a layer formation are approximately between 0.01 and 20 mbar, these being produced by suitable supply and removal of treatment gas via the appropriate devices 5 and 6 .
In each case, a quantity of gas that is significantly dependent on the size of the system is required. With a supply of a base gas mixture of 20% H 2 , 40% O 2 , 30% CF 4 and 10% Ar suitably coordinated with regard to the amount of gas, a coating quality is obtained which is also obtained with Ar-O 2 base gases. In addition, however, the overgrowth of the tin target 3 with oxides is significantly reduced with this base gas mixture and reduced to a practically irrelevant extent. With the use of the gas mixture according to the invention, the problem of the growth of targets with oxides is practically eliminated.
