Description
A coating chamber with a heating device for Heating the substrate such as
A laser ablation device for producing a part Chenstromes from a corresponding superconductor material or a preliminary product of this material contains.
Eine derartige Beschichtungseinrichtung ist z. B. der EP-A-0 341 520 im wesentlichen zu entnehmen.Such a coating device is e.g. B. the Essentially to be found in EP-A-0 341 520.
Superconducting metal oxide compounds with high jump temperatures T c of preferably above 77 K, which can therefore be cooled with liquid nitrogen at normal pressure, are generally known. Corresponding metal oxide compounds, which are in particular cuprates, are based, for example, on a material system of the type Mel-Me2-Cu-0, the components Mel containing a rare earth metal or yttrium and Me2 an alkaline earth metal, at least. The main representative of this group is the four-component material system Y-Ba-Cu-O (abbreviation: YBCO). Since in addition to phases of five or higher component, rare earth-free cuprates such as. B. the material system Bi-Sr-Ca-Cu-0 (abbreviation: BSCCO) or Tl-Ba-Ca-Cu-O transition temperatures T c of well over 77 K. Films or thin layers of these metal oxide compounds are often produced using special vapor deposition or sputtering processes. In general, a polycrystalline or amorphous precursor with the components of the selected material system is generally deposited on a suitable carrier or substrate, the oxygen content and thus the desired phase not yet being set exactly. This preliminary product must therefore be subsequently converted into the material with the desired superconducting phase by means of heat and oxygen treatment.
A special evaporation process for the production of thin layers of superconducting high-T c materials of the material systems mentioned with high current density (current carrying capacity) is the so-called laser ablation. A corresponding procedure goes z. B. from the aforementioned EP-A or from DE-PS 38 22 502. In this known method, a target from the components of the superconducting high-T c material (hereinafter abbreviated as: HTS material) is evaporated in a coating chamber by means of a pulsed laser, with a corresponding particle flow in the form of a plasma cloud. The laser to be used for this must have a very specific wavelength and energy density and ensure a predetermined pulse energy at the target. In addition, an atmosphere with a predetermined oxygen partial pressure and at the same time predetermined temperature conditions must be maintained.
The substrate lies on the heating surface of an ent speaking heater. It is designed that the particle flow of the plasma is approximately perpendicular to its surface to be coated hits. Then it can be achieve that the desired phase of the HTS materials at least partially directly, i.e. H. in situ, is trained. In the production of such layers or films made of HTS material using this known method Ren of laser ablation, however, shows that up to some Micrometer-sized particles of various stoichiomas trie are present on the film surface or in part also enforce the film. The films therefore have one such surface roughness that z. B. a defined one Applying an insulator layer or structuring in the sub-micrometer range over large areas is sword.
For building high quality resonators and correspond to other thin-film structures using suitable HTS materials, it is necessary on the same Substrate both the actual resonator structure as well to apply a superconducting surface. That is why Preparation of substrates coated on both sides with the HTS material required, both sides optimal must have superconducting properties. With the known method of laser ablation is bilateral stage process possible. To do this, first open the the heating surface of the heater lying substrate one flat side (front) coated. With a loading stratification of the other flat side (back) result however great difficulty being a good superconducting Apply layer without the already coated Vor damage the side. This front must be with their HTS layer placed directly on the heating surface will.
The object of the present invention is therefore the ge described difficulties with the known method with the features mentioned at least largely to avoid. In particular, smooth surfaces of the Obtain HTS layers and mechanical as well as thermi Damage to the HTS layers on both sides coating must be excluded.
Diese Aufgabe wird erfindungsgemäß dadurch gelöst,According to the invention, this object is achieved by
That the substrate is so in the coating chamber is ordered that the normal at least on its flat side at least approximately perpendicular to the direction of propagation direction of the particle stream is aligned, and
That the heater to a radiant heater is designed.
With this configuration of the coating device The associated advantages can be seen in particular in the fact that the radiant heater to be used is a bracket of the sub strates on its sides that cannot be coated light. This allows the substrate in the coating chamber be held such that the laser ablation emerging plasma cloud on both sides of the substrate streams along at the same time and there due to Diffusion processes to a homogeneous coating tung leads. The coating process is therefore one-step. So prepared substrates coated on both sides then show on both flat sides the one-sided coating the usual high quality features. Another before part of this lateral, diffusion-controlled off-axis loading The stratification method is largely avoidance that normally occurs during laser deposition typical laser particles. This advantage is self-evident of course also for substrates to be coated on one side only given.
Vorteilhafte Ausgestaltungen der erfindungsgemäßen Be schichtungseinrichtung gehen aus den Unteransprüchen her vor.Advantageous embodiments of the invention stratification device arise from the subclaims in front.
To further explain the invention, reference is made below to the drawing, in FIGS. 1 and 2 of which an essential part of the coating device according to the invention is schematically illustrated in longitudinal section or in front view.
In the coating device according to the invention, of which the part shown in Fig. 1 is generally designated with 2 be, is known from known systems for La serablation of superconducting high-T c materials such. B. YBCO or BSCCO (see, for example, the aforementioned EP-A or the "SPIE" conference, October 9 - October 13, 1989, St. Clara, USA, contribution by L. Schulz et al. entitled "Preparation and Characterization of Pulsed Laser deposited HTSC-Films"). With the device, in particular layers or films, the transition temperature T c of which is above 77 K, can be deposited on any supports, for example a substrate 3 , in a coating chamber 4 which is only indicated. The device suitable for this comprises a laser for generating a pulsed laser beam, the wavelength of which is advantageously in the ultraviolet range. A predetermined energy density must be generated on a target with the laser beam, the pulse energy of which should be at least 0.5 J, preferably at least 1.5 J per pulse. The required energy densities should be at least 1 J / cm 2 and preferably above 3 J / cm 2 . XeCl excimer lasers can meet these requirements. The material of the target contains at least the metallic components of the material system to which the desired metal oxide material with the superconducting high-T c phase to be formed is to be assigned. In particular, an oxygen-containing target material can be assumed. The stoichiometry of the composition of the target material need not necessarily be identical to that of the superconductors to be formed in the high-T c phase. The particle stream 5 of the target material evaporated from the target by means of the laser is indicated in FIG. 1 by arrowed lines.
Regarding this particle stream 5 made of laser-ablated target material, the substrate 3 should be arranged in the coating chamber 4 in such a way that the normal N (see FIG. 2 ) on the at least one flat side 3 a to be coated is at least approximately perpendicular to the direction of propagation of the particle stream 5 is aligned. To unobstructed coating z. For example, the two opposite flat sides 3a and 3b of the substrate 3 to ensure the substrate is on its side facing the particle stream 5 side remote from outside the regions of the flat sides 3 a and 3 b at a corresponding bracket 8 is fixed. To optimize the layer thickness homogeneity, either the holder 8 with the substrate to be coated can rotate during deposition about an axis A lying perpendicular to the particle stream 5 and perpendicular to the substrate surface; or else one attaches a rod-shaped diaphragm in front of the substrate 3 , which shades the substrate narrow side 3 c, which is otherwise directly exposed to the particle stream 5, from the particle stream. According to the illustration of the drawing, rotation of the substrate via the holder 8 about the surface perpendicular to the substrate surface 3 a, 3 b and thus perpendicular to the plane of the drawing oriented axis of rotation A is assumed. Details of a speaking bracket are indicated in Fig. 2.
In the laser ablation of the target material and the coating Be loading the substrate 3 are in the coating chamber 4 advantageous special process conditions, which promote or ensure the formation of the desired high-T c -Pha se of the superconductor material. Thus, the target material should be deposited on the substrate 3 at an elevated temperature and an oxygen partial pressure between 0.01 mbar and 10 mbar, preferably at a relatively high partial pressure between, for example, 0.2 mbar and 0.6 mbar. It is also advantageous if a temperature between 400 ° C. and 900 ° C., preferably between 600 ° C. and 800 ° C., is maintained on the substrate 3 . According to the invention, these temperature conditions are guaranteed by means of a heating device 10 which heats the substrate 3 solely by thermal radiation. For example, a tube furnace surrounding the substrate at a predetermined distance a is suitable as the heating device, the heating winding 11 of which is arranged in a spiral on the hollow cylindrical wall of the heating device. The cylinder axis A 'of this wall is also at least approximately parallel to the direction of propagation of the particle stream 5th
As can also be seen from FIG. 2, the axis of rotation A of the substrate 3 runs transversely, ie radially through the hollow cylindrical wall of the heating device 10 . Therefore, the rotatable holder 8 of the substrate must be passed through this wall accordingly.
Hierbei liegen die Temperaturen im allgemeinen unter 600°C.Optionally, for a complete formation of the desired high T c phase, a subsequent oxygen loading of the layer (s) already deposited on the substrate 3 at elevated temperature may also be necessary. The temperatures here are generally below 600 ° C.
For the substrate 3 materials to be selected are advantageous those that have a structure with dimensions of their unit cells, which make up at least approximately one or more times the corresponding dimensions of the axes of the structures of the superconducting high-T c material grown on them . For this reason, a single-crystal or at least strongly textured SrTiO 3 or (Ba, Sr) Ti0 3 substrate is particularly advantageous in the case of YBCO. In addition, other materials such as. B. MgO, Al 2 O 3 , Y-stabilized ZrO 2 , Ta 2 O 5 , LaAlO 3 , NdGaO 3 or LaGaO 3 are suitable. With the device according to the invention, however, high-T superconductor materials cannot necessarily be deposited only on textured substrates of this type. If necessary, the substrate can also be po lycrystalline layers such as, for. B. polycrystalline, applied to a suitable support structure SrTiO 3 can be seen before. Si substrates which are coated in a known manner with a diffusion-inhibiting intermediate layer, a so-called “buffer layer”, are particularly suitable as substrates.
With the measures according to the invention, a particularly one-stage preparation process can thus be realized, in which the two sides 3a and 3b of the substrate 3 are coated simultaneously under identical preparation conditions and thus both superconducting layers have the same superconducting properties that are comparable to the one-sided coating. According to a corresponding specific exemplary embodiment, the following quality features could be achieved on the two flat sides of a single-crystalline SrTiO 3 substrate, namely epitaxial layer growth, a high transition temperature T c (about 90 K for YBCO), a small transition width of the transition temperature curve (with Δ T <1 K) and a high critical current density (j c <10 6 A / cm 2 at 77 K in the zero field).
