Abstract
Description
The invention relates to a circuit arrangement according to the preamble of claim 1 and a method their manufacture according to the preamble of claim 4.
In many cases it is necessary to Chips (hereinafter called image pickup) to arrange electronic circuits. Such picture transducers are housed in housings, mostly ceramic housings, for example as a dual inline package or lead less-carrier packages are arranged. On the housing or in the housing is translucent sige disc provided so that incident light on can reach the image sensor.
The attachment of the image sensor in the housing follows through an adhesive process. This will be an adhesive layer on the ceramic as evenly as possible gene and the image sensor attached. The glue will then cured with heat.
The electrical contacting of the image sensor follows over bond wires from a landing pad the image sensor to a metal spider of the housing to lead. In most cases, this housing is di directly soldered to a circuit board, the Justa realized using the surface of the housing becomes.
Bond wires do not only require a rather complex one Manufacturing process, they are especially special ders susceptible to failure with regard to their handling.
The object of the invention is therefore a circuit order to train in such a way that they are as possible is insensitive to interference and easy to handle. Further the invention has for its object a method to produce such a circuit arrangement convey that to technically as simple as possible lisising way of producing a noise-insensitive Chen and thus easy to use circuit arrangement possible.
This task is characterized by the characteristics of the independent Claims 1 and 4 solved and has the advantage that by the arrangement of the image sensor in flip-chip assembly any bond wires and thus the wiring of the collar wires can be omitted. By the removal of the bond wires, the circuit arrangement is significantly disruptive less sensitive to handle.
A special advantage can also be seen in the fact that through the flip-chip assembly a particularly space-saving de arrangement of the image recorders is possible. The arrangement has the image sensor on a carrier plate also has the advantage that the carrier plate from ver different materials and therefore also the thermal properties of the image sensor chip certain can be adjusted accordingly. Thermal stresses this is avoided in the image sensor.
It is also very advantageous that the flip Chip assembly the back, that is, a light Be sensitive surface of the image sensor te, with heat sinks, Peltier elements and the like can be provided. By cooling the image mer is advantageously a lowering of the egg noise possible. This can also be small fluctuations in lighting intensity and same recognize the sensitivity of the image recording this increases mers.
Advantageous embodiments of the invention are Ge subject of the subclaims. For example very advantageous that flip-chip contacts between the Carrier plate and the image sensor in a sealing compound are embedded. This potting compound is used for protection the flip-chip contacts, that is the electrically lei tendencies between the image sensor and the Carrier plate.
It is of particular great advantage that on the carrier plate a lens holder for mounting and mounting Optical elements is arranged, which is preferably on the carrier plate attached by an adhesive connection becomes. The first is the positioning of the image Thanks to flip-chip technology, it is already particularly precise. On the other hand, the lens holder with its opti elements, for example lenses, diaphragms and the same, directly on the carrier plate. The Exactly The speed of the arrangement therefore only depends on one uniform thickness of the carrier plate.
It is also of great advantage that this object tivträger an opening of the ladder adapted to him plate whose diameter is larger than that of the Lens holder, protrudes. In this way the Transfer of thermal or other voltages from the Housing or the circuit board on the image sensor largely avoided.
Further advantages and features of the invention are counter stood the following description and the drawing rical representation of an embodiment of the Er finding.
In der Zeichnung zeigen:The drawing shows:
Fig. 1 schematisch geschnitten eine von der Erfin dung Gebrauch machende Schaltungsanordnung und Fig. 1 schematically shows a circuit making use of the inven tion and
Fig. 2 shows the enlargement designated II in Fig. 1.
An embodiment of a circuit arrangement with an image sensor 1 , for example a CCD or CMOS sensor, has a carrier plate 6 on which an image sensor 1 is arranged so that its connection contacts 4 and its photosensitive surface 2 of the carrier plate is arranged facing (flip Chip assembly). In this flip-chip assembly known per se, the contact surfaces of the image sensor 1 are connected to the contact surfaces of the support plate 6 via a gold layer 4 electrically by means of an adhesive connection between the image sensor chip 1 (hereinafter referred to as image sensor 1 ). To protect the adhesive areas, a sealing compound 5 is applied to both sides in an area in which the carrier plate 6 and the image sensor 1 overlap and in which the electrical connections between the carrier plate 6 and the image sensor 1 are arranged (flip-chip contacts 4 ). An opening 6 a is provided in the carrier plate, which is adapted to the light-sensitive surface 2 of the image sensor 1 . Through this opening 6 a light can fall on the light-sensitive surface 2 of the image sensor 1 . The arrangement of the Bildaufneh mers 1 on the carrier plate 6 by flip-chip technology, the flip-chip contacts 4 are protected by a potting compound 5 enclosing them on all sides, is a compact, robust component to be handled, which in turn is in its entirety a circuit board 8 , for example by means of solder balls 7 similar to the assembly of a known ball grid housing, for example by reflow soldering processes. The circuit board 8 has, like the carrier plate 6, an opening 8 a which, like the opening 6 a in the carrier plate 6, serves the incidence of light on the light-sensitive surface 2 of the image sensor 1 . On the carrier plate 6 , as shown in Fig. 1, for example, an objective holder 9 is mounted, on which optical elements such as lenses, diaphragms and the like can be fastened. The lens holder 9 is based only on the carrier plate 6 , but it does not touch the circuit board 8 , since the opening 8 a in the circuit board 8 has a larger diameter than the outer diameter of the lens holder 9th
The assembly of the circuit arrangement is described below in connection with FIG. 2.
After the production of the image sensor 1 , a gold layer is applied to the connection pads provided for bonding. This creates cuboidal gold elevations on the bond pads 3 (see FIG. 2). On the carrier plate 6 , conductor tracks are provided (not shown), at the ends of which there is a surface called a pad 10 , onto which the gold enhancement of the image sensor can be placed. A homogeneous contact adhesive is applied to the pads 10 and the image sensor 1 is pressed with a slight pressure onto the carrier plate 6 . The adhesive is then cured using heat. Subsequently, the resulting flip-chip contacts 4 are shed because by that through the cutout 6 a in the carrier plate 6 and in the area of the transition from the image sensor to the circuit board 6, a sealing compound is applied or introduced. In this way, flip-chip contacts 4 are protected from both sides against external influences. The opening 6 a in the carrier plate 6 is chosen so large that the light-sensitive surface 2 of the image sensor 1 remains free after this encapsulation. The potting compound can be applied in the region of an edge, that is to say at the transition from the image sensor 1 to the carrier plate 6 in the outer region, since the surface forces of the potting compound result in a defined shape. After potting the Ver bundle of image sensor 1 and carrier plate 6 , a solder-resistant adhesive film is temporarily glued to the photosensitive layer 2 or the opening 6 a of the carrier plate 6 to protect the photosensitive surface 2 . This prevents that during the soldering of the carrier plate 6 with the printed circuit board solder solder on the image sensor 1 can lead to clouding.
The translucent opening 8 a described above can be produced for example by milling out. Through this opening 8 a and the opening 6 a of the carrier plate 6 , the light falls on the light-sensitive surface 2 of the image sensor 1 . The opening 8 a of the circuit board is chosen so that the solder-resistant adhesive film can be easily removed from the opening 6 a of the carrier plate 6 . Subsequently, a lens holder 9 is attached together with the entire optics on the support plate 6 . The lens holder 9 is there at through the opening 8 a of the printed circuit board 8 and is fastened by, for example, an adhesive connection to the carrier plate 6 .
