Abstract
Description
The invention relates to a method and the associated device for generating more dense Plasmas in vacuum processes using hollow cathodes pulsed with alternating polarity reactive or non-reactive coating processes. In addition to the Coating of stationary substrates, in particular the coating of moving band-shaped substrates Substrates, e.g. B. the vapor deposition of plastic films with silicon oxide or aluminum oxide a layer thickness of 1 µm to 10 µm for abrasion protection or with layer thicknesses in Range from 10 nm to 100 nm for packaging material with a high gas diffusion barrier. Other applications are optical layers made of silicon oxide, tantalum pentoxide or Titanium oxide with typical thicknesses from 20 nm to 500 nm for selectively translucent Greenhouse films or for high quality lamp reflectors. The procedure is for operation Suitable in noble gas and reactive gas atmospheres and therefore also for surfaces treatments and plasma etching processes can be used.
Plasma activation during vacuum coating leads to a significant improvement in Layer properties. In addition to improving the adhesive strength of the layers increased the density of the layer material. Especially when depositing on cold The coarse columnar structure of substrates deposited without plasma activation goes to substrates Layers with increasing plasma activation to increasingly finer to stem-free and dense structures. Depending on the material and the Coating temperature can change the materials in dense amorphous phases fine crystalline phases to crystalline phases are deposited. Especially for High rate film deposition is the use of a high plasma Charge density advantageous.
It is known that very high charge carrier densities of the order of 10 12 cm -3 can be achieved in the low pressure range between 10 -2 Pa and 1 Pa with hollow cathode arc discharge plasmas.
For this purpose, coating devices are known which lead the preferably directed electron component of the plasma typical of hollow cathode arc discharges into the evaporator crucible connected as an anode. The evaporation takes place through the energy of the beam of low-energy electrons (US Patent 3,562,141; René A. Haefer; Surfaces and Thin-Layer Technology; Springer Verlag Berlin Heidelberg New York London Tokyo 1987; Part I p. 133 Fig. 7.9). The disadvantage is that the energy of the beam electrons is only partially available for plasma generation.
Facilities are also known in which the steam, especially for larger ones Coating areas and high coating rates, can be activated far more effectively if the hollow cathode plasma is used exclusively for plasma activation. The plasma Discharges from these devices are operated with direct current. The other than the Hollow cathodes necessary for plasma generation are in such devices partially coupled to the evaporation device (DE 196 12 344; DE 196 12 345). The Use of the evaporator crucible or one arranged close to the evaporator crucible The disadvantage of an electrode as an anode is that the functionality of the devices is limited to one plasma activation associated with the vaporization of electrically conductive materials is limited.
It is also known to guide the plasma by means of a magnetic field. Will through suitable magnetic field generating devices such as a longitudinal magnetic field generated that some of its field lines from the hollow cathode to the anode remain higher energy beam electrons on their way from the hollow cathode to the anode in the Area of the connecting field lines bound and keep the high-density plasma in one certain distance from the substrate (DE 42 35 199). The disadvantage is that the Keeping the higher energy beam electrons away from the substrate building a high one Self-bias potential is prevented. Another disadvantage is that it is applicable special designs of the evaporation device with complex magnet systems remains limited.
Devices with hollow cathodes are known, in which the plasma is guided is dispensed with by a magnetic field (EP 0 545 863). As a result, they are only significantly lower Charge carrier densities possible because of the plasma electrons and especially the beam electrons follow their natural direction of expansion and expand the plasma over a large area. The Expansion significantly reduces the density of charge carriers on the substrate. Consequently the advantage of a dense plasma from hollow cathodes cannot be fully for the Plasma activation can be used.
In both of the above devices, it is also more insulating in the evaporation Materials for maintaining electrical conductivity at the anode are substantial apparatus expenditure required.
It is known to use an annular anode, so-called Ring anode - to be placed directly in front of the hollow cathode for plasma activation to generate effective plasma exclusively by the beam electrons that make up the bore have penetrated the ring anode (DE 195 46 827). In this case, there are no differences annoying insulating layers on the ring anode, since this is essentially is outside the steam area and the ring anode by the impinging Beam electrons is strongly heated. Since the area of plasma activation of Steam outside the electric field built up between the hollow cathode and the anode However, there is the disadvantage that there are only significantly lower charge carrier densities can be generated in the plasma as with arrangements that cover the area to be activated between include the hollow cathode and the anode. It also limits the reach of the Beam electrons the geometric expansion of the plasma.
The object of the invention is to provide a method and an associated device Plasma activation of the steam for non-reactive and reactive vapor deposition processes create. The method and the device are intended for the coating of large-area substrates with electrically insulating layers, especially for the deposition of oxidic Layers. The facility required to carry out the procedure should simple to set up and universally applicable and easy to use on a wide range of steaming systems plants to be adapted. The process should also be so powerful that it for plasma-activated high-rate vapor deposition with coating rates of the order of magnitude from 100 nm / s up to 1000 nm / s can be used and that with layer thicknesses of more than 1 µm deposited layers have stem-free, dense structures.
According to the invention the object is achieved according to the features of claims 1, 7 and 8. Advantageous embodiments of the invention are in claims 2 to 6 and 9 to 17 described.
The solution according to the invention enables the generation of very dense low-voltage plasmas both in a noble gas atmosphere as well as in the steam and reactive gas atmosphere.
The pulsed operation of hollow cathodes has the following advantages: those with increasing Discharge current strength disproportionate formation of the directed electron portion in the Plasma, which is particularly strong for hollow cathode arc discharges, contributes a pulsed plasma with the same average discharge current even without magnetic guidance of the plasma to significantly higher charge carrier densities. About that In addition, the sensitivity to deposits of electrically insulating material will increase the electrodes significantly reduced. All previously known operated with direct current Processes and devices which have a hollow cathode and anode Underlying plasma discharge path can be advantageous with a medium frequency pulsed current are operated. The charge carrier density in the range of the positive The plasma column remains from the pulse train at frequencies above 1000 Hz unaffected. In order to achieve effective coupling effects over insulating layers, pulse frequencies from 50 kHz to 200 kHz should be aimed for.
It is advantageous to use the hollow cathodes together with auxiliary anodes, usually as ring anodes are trained to build. If one between the hollow cathode and its ring anode DC voltage is applied so that a discharge current constantly flows between them, can have a particularly high operational stability, especially in reactive processes Deposition of electrically insulating materials can be achieved, regardless of the respective polarity of the pulsed main discharge, the electron emission of the hollow cathodes is maintained without interruption. In addition, the ring anode is replaced by the continuous discharge heated up so much that the deposition of insulating layers is avoided.
A particularly advantageous embodiment of the method according to the invention results from the operation of a symmetrical arrangement of opposed hollow cathodes connected ring anodes. The type of plasma generation is simple, enables one uniform plasma effect on larger areas due to their symmetrical structure and is universally applicable for a variety of arrangements with and without magnetic guide field.
Multiple arrangements of such hollow cathodes with ring anodes allow the use for large-scale applications. A medium-frequency bipolar becomes between the hollow cathodes pulsed voltage is applied, a high discharge current between the hollow cathodes generated. This creates a very dense plasma, with the discharge changing Polarity from one hollow cathode predominantly to the ring anode of the opposite one Hollow cathode burns especially when the ring anodes are caused by DC voltage sources positive potential compared to the nearest hollow cathode. Thereby the ring anodes are heated to such an extent that there are no insulating layers on them be permanently deposited. This eliminates other protection measures insulating deposits.
The frequency of the polarity change should be more than 1000 Hz to prevent the decay To prevent plasma from changing polarity.
The arrangement can be used to operate a plasma discharge in the low pressure range Plasma source for technological purposes such as plasma treatment or etching of substrates and used as a plasma source for reactive or non-reactive vapor deposition become. The high charge density makes the plasma particularly suitable for activation steam at high rate vapor deposition.
The plasma discharge can be operated with or without magnetic guidance become.
The invention is explained in more detail with the aid of a few exemplary embodiments.

Fig. 1 shows a device for generating a plasma between a hollow cathode 1 with annular auxiliary anode 2 - also called annular anode - and an anode 3. The device is operated with a pulse generator 4 . A DC voltage source 5 generates a DC voltage between the hollow cathode 1 and the ring anode 2 , which keeps the ring anode 2 constantly at a positive potential with respect to the hollow cathode 1 . Irrespective of the polarity of the output voltage of the pulse generator 4 , a plasma 6 is constantly burning between the hollow cathode 1 and the ring anode 2 and the electron emission of the hollow cathode 1 is never interrupted. In the phase of positive polarity at the anode 3 , the dense plasma 7 is built up towards the anode 3 . For pulse frequencies above 1000 Hz, the plasma 7 remains stable and is no longer influenced by the phase position of the output voltage of the pulse generator 4 .
Fig. 2 shows a device for generating a plasma between two hollow cathodes 1 ; 8 with ring anodes 2 ; 9 . The hollow cathodes 1 ; 8 are supplied by a pulse generator 4 with a voltage of alternating polarity. Two DC voltage sources 5 ; 10 ensure that the ring anodes 2 ; 9 opposite the hollow cathodes 1 ; 8 are constantly at a positive potential. Regardless of the polarity of the output voltage of the pulse generator 4 burns between the hollow cathodes 1 ; 8 and the ring anodes 2 ; 9 constantly a plasma 6 ; 11 and the electron emission of the hollow cathodes 1 ; 8 is never interrupted. If a hollow cathode 1 is at a negative potential and the other hollow cathode 8 is at a positive potential, the positive potential of the other ring anode 9 , which is substantially greater than that of one ring anode 2 , leads to the plasma from the hollow cathode 1 passing through the opening of the ring anode 2 Ring anode 9 is built. In this phase, the ring anode 9 forms the main anode opposite the hollow cathode 1 and the ring anode 2 acts as an auxiliary anode. After the polarity change of the output voltage of the pulse generator 4 , the plasma is built up from the hollow cathode 8 to the ring anode 2 . Thus, between the two ring anodes 2 ; 9 a symmetrical, dense plasma 7 is built up.
Fig. 3 shows a device for the plasma-activated vapor deposition of a strip-shaped substrate 12 made of insulating material is two hollow cathodes. 1; 8 with ring anodes 2 ; 9 are arranged on the side of an evaporator crucible 13 below the substrate 12 symmetrically to the substrate 12 . The hollow cathodes 1 ; 8 are aligned with the substrate 12 . This ensures that the hollow cathodes 1 ; 8 emitted, directed, higher-energy electron fraction is led to the substrate surface to a high degree and builds up a high negative self-bias voltage in the range between 15 V to 25 V.
In addition, the high ionization capability of the higher-energy electron beam component concentrates the dense plasma 14 on the substrate 12 and high ion current densities in the range from 5 mA / cm 2 to 50 mA / cm 2 can be achieved on the substrate 12 , the plasma discharge current being approximately 200 A and a Pulse frequency of 1000 Hz is used.
Fig. 4 illustrates a device for generating a pulsed plasma with two hollow cathodes 1; 8 with ring anodes 2 ; 9. The plasma 7 is guided through a strong longitudinal magnetic field 15 , which generates a magnetic device (not shown). With a discharge current of 200 A and a magnetic field strength of 5 kA / m, charge carrier densities in the range from 10 11 1 / cm 3 to 10 13 1 / cm 3 can be achieved, with a strong dependence of the charge carrier density on the distance to the core of the discharge. A connection with diodes 16 prevents the output voltage of the pulse generator 4 from causing an additional current flow through the DC voltage sources 5 ; 10 leads. In addition, possible arc discharges between the ring anodes 2 ; 9 prevented. This circuit can also be applied to the examples according to FIGS. 2, 3, 5 and 6.

It serves for the reactive electron beam evaporation of TiO 2 from a crucible 17 . Nozzles 18 for the inlet of the reactive gas O 2 are located on the side of the crucible 17 . An electron gun 19 is arranged laterally from the substrate 12 and its electron beam 20 is guided into the crucible 17 at an angle of approximately 45 °. Between the crucible 17 and the substrate 12 there is a hollow cathode 1 on each side of the emerging steam stream 21 on the left and right; 8 , each with a superior ring anode 2 ; 9 and one magnetic coil 22 ; 23 of a magnetic field generating device are provided. The hollow cathodes 1 ; 8 are with the ring anodes 2 ; 9 each housed in a housing 24 , whereby the hollow cathodes 1 ; 8 incoming working gas Ar also at the ring anodes 2 ; 9 sets a partial pressure of the working gas that is higher than the environment. The ring anodes 2 ; 9 are made of a graphite material and are heated during coating by the energy of the anode case and by absorbed beam electrons so high that the condensation of TiO 2 on the ring anodes 2 ; 9 is prevented. DC voltage sources 5 ; 10 between the hollow cathodes 1 ; 8 and the ring anodes 2 ; 9 , keep the ring anodes 2 ; 9 always at a positive potential compared to the hollow cathodes 1 ; 8 . The discharge current between the hollow cathodes 1 ; 8 and the closest ring anodes 2 ; 9 is approximately 10% to 30% of the average total discharge current which is fed in by the main power supply, the pulse generator 4, with constantly changing polarity. The pulse frequency is 50 kHz. Rectangular pulses with a symmetrical or variable duty cycle are used.
The on the hollow cathodes 1 ; 8 arranged magnetic coils 22 ; 23 are excited in the same direction and generate a magnetic guide field 25 . This goes with increasing distance from the hollow cathodes 1 ; 8 into a stray magnetic field. The upper part of the field lines leads to the substrate 12 . The hollow cathodes 1 ; 8 are aligned such that the directed portion of the plasma electrons through the magnetic guide field 25 partly towards the substrate 12 and partly close to the substrate 12 to the ring anode 9 ; 2 of the adjacent hollow cathode 8 ; 1 is led out. The part of the directed electrons which strikes the substrate 12 generates a high negative self-bias voltage of -10 V to -20 V on insulating surfaces, which gives the condensing ions additional energy through the acceleration in the plasma boundary layer. The design of the magnetic field leads to a field strength gradient from the area of the closed field lines to the substrate 12 . This gradient also causes an acceleration of the ions from the plasma, which leads to an increased ion current density on the substrate 12 and to a further increase in the ion energy.
The achievable ion current density is in the range between 5 mA / cm 2 and 100 mA / cm 2 . Glass-tight titanium oxide layers with optical quality in the rate range from 10 nm / s to 200 nm / s can thus be deposited at a condensation temperature that corresponds to the room temperature.
Fig. 6 shows a device with oppositely wired solenoid 22; 23 on the hollow cathodes 1 ; 8 . As a result, there are no continuous field lines between the hollow cathodes 1 ; 8 and the plasma is scattered. Due to the excitation of a further magnetic coil 26 arranged above the substrate, however, many field lines 27 form which lead to the substrate 12 . By suitable setting of the magnetic coils 22 ; 23 ; A very homogeneous exposure of the substrate surface to the plasma can be achieved through the 26 currents flowing through.
In order to be able to deposit very dense layers, a negative external bias voltage is applied to the substrate 12 in order to accelerate the ions to the substrate with a higher energy. In order to achieve this effect even when depositing electrically insulating layers, an additional generator 28 generates a medium-frequency unipolar pulsed square-wave voltage of 500 V with a frequency of 100 kHz and is applied between the substrate 12 and a reference potential close to the plasma potential. This reference potential can be via resistors 29 or a large-area reference electrode, such as. B. the recipient.
