Zunächst wird auf dem Substrat 2, das vorzugsweise aus Silizium besteht, an Stellen des Substrats 2 poröses Silizium erzeugt, und zwar an den Stellen, an denen in einem späteren Herstellungsschritt die beweglichen Teile, nämlich das Spiegelelement 7, die Federelemente 5 und 6 und die Aktorelemente 8 und 9, aufgebracht werden. Anschließend werden die Kontaktierungselektroden 3 und 4, vorzugsweise aus Polysilizium, auf eine aufgetragene, beispielsweise aus TEOS bestehende und als Opferschicht dienende Isolationsschicht aufgebracht. Anschließend kann auf dem porösen Silizium eine epitaktische Silizi umschicht an jenen Stellen aufgewachsen werden, an denen die beweglichen Teile liegen sollen. Ist das poröse Silizium vollständig oder teilweise oxi diert, wird die epitaktische Siliziumschicht als polykristalline Schicht ausgeführt, die dem Spiegel eine diffus reflektierende Oberfläche verleiht. Bei nicht oxidiertem porösem Silizium ist die Epitaxie schicht monokristallin, wodurch die Spiegeloberflä che plan ist und keine Lichtstreueffekte verur sacht. Dadurch kann ein Lichtstrahl im wesentlichen streuungsfrei reflektiert werden. Die beweglichen Teile, insbesondere der Spiegel, können also je nach Anforderung aus poly- oder monokristallinem Silizium hergestellt werden. Ein anschließendes Entfernen der porösen Siliziumschichten unterhalb dieser epitaktischen Siliziumschicht läßt insbeson dere die Ausnehmungen 24 bis 26 entstehen. Alterna tiv können auch Ätzverfahren zum selektiven Un terätzen des Spiegels und der anderen beweglichen Teile eingesetzt werden, beispielsweise kann das sogenannte KOH-Ätzen verwendet werden.First of all, porous silicon is produced on the substrate 2 , which preferably consists of silicon, at locations on the substrate 2 , specifically at the locations at which the movable parts, namely the mirror element 7 , the spring elements 5 and 6 and the Actuator elements 8 and 9 are applied. In the case of non-oxidized porous silicon, the epitaxy layer is monocrystalline, which means that the mirror surface is flat and does not cause any light scattering effects. As a result, a light beam can be reflected essentially without scattering. The moving parts, in particular the mirror, can therefore be made of polycrystalline or monocrystalline silicon depending on the requirements. Subsequent removal of the porous silicon layers below this epitaxial silicon layer in particular allows the recesses 24 to 26 to be formed. As an alternative, etching processes can also be used to selectively underestimate the mirror and the other moving parts, for example the so-called KOH etching can be used.
Claims (13)
- - Erzeugen einer Opferschicht aus porösem Silizium in dem Substrat (2) unterhalb eines Bereichs, der in der Spiegeleinrichtung (1) unterhalb der be weglichen Teile, nämlich Spiegelelement (7), Fe derelement (5, 6) und Aktorelement (8, 9), liegt,
- - Aufbringen der Kontaktierungselektroden (3, 4) auf das Substrat,
- - Aufwachsen einer epitaktischen Siliziumschicht auf die Opferschicht aus porösem Silizium und
- - selektives Entfernen als Opferschicht aus porösen Siliziums zur Herstellung der beweglichen Teile.
