Description
Die Erfindung betrifft ein Verfahren zur Herstellung einer photoleitfähigen Kadmiumselenidschicht mit einer Schichthöhe zwischen 0,1 und 10 μπι für Bildschirme von Bildaufnahmeröhren durch Aufdampfen der Schicht auf einen inerten Träger und Erhitzen der Schicht. Derartige Bildschirme werden in für die Bildzerlegung benutzten Vidicons verwendet, wobei die Eigenschaften des Bildschirmes wesentlich in die Daten der Bildaufnahmeröhre eingehen. Dieser Nachteil des Kadmiumsulfids soll nach der Lehre der US-PS 26 88 564 vermieden und der Dunkelwiderstand daraus gebildeter Photozellen und Bildschirme erhöht werden, indem auf den gegebenenfalls mit einer leitenden Schicht überzogenen Träger in einer Wasserstoffatmosphäre das Kadmiumsulfid aufgedampft bzw. -sublimiert wird, und die gebildete Schicht in einer Sauerstoffatmosphäre nochmals und für mindestens 10 Minuten auf eine Temperatur zwischen 250 und 6500C erhitzt wird. Damit wird Kadmiumsulfid zu Kadmiumoxyd gewandelt; der erzielte relative Anstieg des Dunkelwiderstandes ist nur geeignet, nunmehr auch Kadmiumsulfid als geeignetes Ausgangsmaterial zu betrachten, ohne daß die Eigenschaften, insbesondere der Dunkelstrom üblicher photoleitfähiger Substanzen hierbei übertroffen würden.From US-PS 26 88 564 a method is known to create photocells and screens on the basis of cadmium sulfide, which until then was practically usable for such purposes only to a very limited extent because of its low dark resistance. Aus der DT-AS 10 43 536 ist ein Verfahren zum Herstellen von photoleitfähigen Material bekannt, bei welchem Kadmiumsulfid, -selenid oder -sulfidselenid mit Aktivatoren und einem Flußmittel gemischt, erhitzt und gesintert werden und das durch Zerkleinern erhaltene Pulver wenigstens teilweise unter Atmosphärendruck in Gegenwart von Schwefel oder Schwefelwasserstoff, aber auch gegebenenfalls in Gegenwart von gegenüber Kadmiumsulfid inerten Gasen, wie Stickstoff bzw. Helium unterhalb der Sintertemperatur getempert wird. Das erzielte Produkt ist im wesentlichen zur Herstellung von Photozellen bestimmt, die mit hoher Stromdichte beaufschlagt werden. Praktische Versuche zeigen, daß die Produkte des bekannten Verfahrens einen mit steigender Feldstärke unerwünscht absinkenden Dunkelwiderstand aufweisen. Trotz der aufwendigen, drei Brennvorgänge umfassenden Herstellung sowie gesonderten Aufbringung auf die Unterlage werden hierbei jene Daten nicht erreicht, die für Bildaufnahmeröhren insbesondere Vidicons, als erforderlich erachtet werden: Deren photoleitfähige Schichten sollen neben einem hohen Auflösungsvermögen einen Dunkelwiderstand von mehr als 1012 Hern und eine Abklingzeit aufweisen, die kurzer als eine Abtastperiode des Bildfeldes, beispielsweise '/io see. ist. Eine derartige Schicht zeigt den hohen Dunkelwiderstand sowie die hohe Lichtempfindlichkeit nur, wenn sie mit niedrigen Spannungen bzw. Feldstärken beaufschlagt wird. Wird sie jedoch mit hohen Arbeitsspannungen betrieben, die Feldstärken von beispielsweise über 2 kV/cm bewirken, so zeigt es sich, daß der Dunkelwiderstand rapide abnimmt.
