The invention relates to a correction device for correcting spherical aberration for use in an electron microscope. The correction device has an optical system for correcting the spherical aberration, which makes it possible to change the magnification. According to a preferred embodiment, the rotational relationship between two multi-pole elements 8, 9 can be changed in a plane perpendicular to the optical axis without changing the phase angle of the multi-pole elements. In this case, a rotation correction lens 12 is arranged in the focal plane of an electron path which runs between two axially symmetrical lenses 10, 11 in order to rotate the electrons in a plane perpendicular to the optical axis.
Description
The present invention relates to a correction device for correcting the spherical aberration for use in an electron microscope.
In a conventional aberration corrector for correcting spherical aberration in lenses constructed in an electron microscope, two axially symmetric lenses are interposed between two multipolar elements which generate six-pole arrays. It should be noted that the "axisymmetric lens" is designed so that the geometry of the lens properties is not affected by the rotation of the lens about the optical axis.
However, in the spherical aberration correcting optical system, it is necessary to realize certain arrangement conditions by using axisymmetric lenses having the same focal length. It is therefore not possible to change the magnification by means of the correction optics. Therefore, the obtained minimum electron probe is limited by the spherical aberration. Consequently, it is not possible to obtain a sufficiently small electron probe with a sufficient current size. The diminishing effect on the electron probe must be transmitted to other lenses.

It is an object of the present invention to solve the foregoing problems and to provide a spherical aberration correcting means which can be used in an electron microscope and makes it possible to change the magnification by means of the spherical aberration correction optical system.
Eine zweckmäßige Ausgestaltung der Erfindung ergibt sich aus Anspruch 2.This object is achieved according to the invention by the features specified in claim 1. An expedient embodiment of the invention results from claim 2.

The widths of the multipolar elements of the first and second stages, measured along the optical axis, are Z 1 and Z 2, respectively. The correction device is also characterized in that it is designed such that the relationships be fulfilled

Die Korrektureinrichtung korrigiert die sphärische Aberration mittels K1 (= K2), bestimmt durch Gleichung 3.In the usual correction device, the relationships f 1 = f 2 , Z 2 = Z 1 and K 1 = K 2 are met, provided that a = 1. In the equations 4 and 2, therefore, a value of 0 is of course assumed. The correction means corrects the spherical aberration by means of K 1 (= K 2 ) determined by Equation 3.

- 1. The rotational relationship in a plane perpendicular to the optical axis between the two multi-pole elements constituting a correction means for correcting the spherical aberration can be corrected without changing the phase angles of the multi-pole elements. Therefore, higher-order aberrations, which are usually caused by changes in the phase of the multi-pole elements, can be prevented.
- 2. Since the spherical aberration of the illumination system can be corrected, a very fine electron probe can be obtained. This allows a characteristic X-ray analysis of a microscope area. Also, high resolution imaging is enabled for scanning images such as secondary electron images and scanning transmitted electron images.
- 3. The spherical aberration correcting means may also form a certain inherent role in the lighting system constructed as a multi-stage reduction system.
- 4. The spherical aberration of the imaging system can be corrected and high resolution TEM imaging is enabled.
- 5. Some inherent capabilities of the multi-level magnification imaging system may be transferred to the spherical aberration correcting device.
