Description
The invention relates to a Arrangement for reducing the coherence of a light beam, in particular of a laser light beam for illuminating an image area or a sample.
For illuminating the sample in one Microscope or for reproducing photographs on picture walls Light beam advantageous laser light bundle used. Because of the relatively high temporal and spatial coherence The laser light causes interference, which the observer regards as perceives different luminance levels or as annoying glitter. Such lighting structures are often referred to as "speckle".
It is known to reduce of these disorders Procedures and arrangements are used that aim to reduce coherence aim to thereby reduce the interference ability of those at the illuminated area to reduce scattered or reflected radiation components or to pick up entirely.
From WO 01/35451 A1 it is still known, by means of a variety of individual reflectors in partial bundle split. The sub-bundles are then over different optical path lengths guided, with the path length differences larger than the temporal coherence length of the Are light. The coherence reduction results with the overlay the sub-bundle in the subsequent merge to a new overall light beam.
The disadvantage is that due to compared to the wavelength of the light relatively large individual reflectors Shadowing occurs, which results in an undesired weakening of the radiation intensity to have.
Are used to realizing the different optical path lengths Honeycomb capacitors used in glass paths of different thickness have the individual honeycomb, or optical prisms, depending on Position of the prism different glass paths are given, However, success only occurs with radiation sources, their temporal Coherence relatively low because otherwise considerable glass path differences will be realized have to and this is not possible with these means.
Based on this state of the art the invention has the object of another possibility to reduce coherence and thus to reduce speckle to find the radiation intensity where possible is weakened little.
According to the invention, such an arrangement comprises Reducing coherence a bundle of light a beam splitter on which an incident light beam in two orthogonal sub-bundles is split, and two reflective elements, at least of which one is designed as a reversing prism. A sub-bundle is on each a reflecting element is directed and from there becomes a beam splitter thrown back. The reflective elements are at different distances from the beam splitter positioned so that the partial bundle pass the beam splitter in the opposite direction again while doing so to an outgoing bundle of light be united.
The different distances between the Beam splitters and the respective reflective element ensure different optical path lengths the sub-bundle and insofar as that the temporal coherence crossed between both arms is so that the interference ability is at least reduced and therefore interference patterns no longer or arise only to a small, negligible extent can. In other words: the previously interference-capable phase space cells or wave trains become non-interference-capable radiation components through the inversion mixed.
In a particularly preferred embodiment the invention are both reflective elements as reversing prisms trained and aligned perpendicular to each other, i.e. they are, based on the direction of irradiation of the respective sub-bundle in order 90 ° against each other twisted.
The solution according to the invention is particularly suitable for laser sources whose coherence lengths are greater than 1 mm. This applies to F 2 excimer lasers, such as those used in inspection systems in microlithography.
The beam splitter advantageously has a division ratio of 50:50, ie the incident light bundle is split into two sub-bundles with essentially the same radiation components. The distances measured between the beam splitter and the reflecting elements should differ by at least 14 mm if the F 2 excimer laser is used as the radiation source, so that the time coherence between the two arms is exceeded and interference patterns can no longer arise.
In a special configuration the invention is in the beam path of the incident light beam the beam splitter arranged at least one deflection prism, through which the incident light beam passes, before it hits the beam splitter. This creates a line separation reached in the light beam, and due to the variable optical paths across the beam cross section of the deflection prism to further reduce coherence.
Furthermore, in the beam path of the incident light beam be a partially reflective layer that ensures that from Beam splitter coming, thrown back against a falling beam of light Radiation components directed back onto the beam splitter and so in an optical cycle can be included. So the light that without this partially reflective layer makes its way back into the Radiation source would take again for overlay used. The partially reflecting layer can, for example, on the surface a glass plate or on the surface of a deflection prism his.
In a further, likewise advantageous embodiment the invention is in the beam path of the incident light beam Device for pupil division provided, consisting of a Mirror coming out of the beam of light decouples a radiation component, and a telescope through which the rest, not decoupled radiation portion passes through, the decoupled Radiation share over others Mirror deflected and finally again with the radiation component emerging from the telescope reversed is united.
This ensures that the radiation components, one of which is about the mirror runs the other passes the telescope, reassembled out of phase become.
In addition, the two radiation components are now offset from one another by more than the time coherence length due to the different optical path lengths, so that the interference capability of the resulting light beam, which now strikes the splitting surface of the beam splitter as an incident light beam, is reduced. If the radiation source is an F 2 excimer laser, the optical path lengths should in turn differ by at least 14 mm.
In addition to homogenization the radiation intensity The beam splitter can reach within the emerging light beam a device for homogenizing the radiation intensity downstream be through which the emerging light beam passes and their principle of operation can be found in the prior art. Such a device for homogenization can, for example a transparent optical element with a microstructured, be diffractive or refractive radiation and / or radiation surface.
