Struktur, wobei ein Substrat, insbesondere ein Halbleitersubstrat,
auf einer Oberfläche
mit wenigstens einer spitz zulaufenden, einen Spitzenabschnitt und
Seitenwände
aufweisenden Vertiefung und zumindest im Bereich der Vertiefung
mit einer nachträglich
aufgebrachten Schicht versehen wird und wobei die Struktur durch
Abformung des Substrats im Bereich der Vertiefung erhalten wird.
Außerdem
betrifft die Erfindung einen mit einer solchen Struktur versehenen

belegt wird. In einem zweiten Verfahrensschritt wird mittels photolithografischer
Verfahren ein Loch bzw. Fenster in der SiO2-Schicht
ausgebildet. Anschließend
werden unter Anwendung der SiO2-Schicht
als Ätzmaske durch
einen z.B. mit Kalilauge (KOH) durchgeführten, anisotropen Naßätzschritt
Vertiefungen in Form von Gräben
oder inversen Pyramiden in der darunter liegenden Oberfläche des
Substrats ausgebildet. Wird hierbei von einer (001) – Kristalloberfläche des
Substrats ausgegangen, dann entstehen in der Regel Vertiefungen
mit (111) – orientierten
Seitenwänden. Die
Vertiefungen und gegebenenfalls andere Bereiche der Substratoberfläche werden
anschließend
mit einem geeigneten Material wie z.B. Siliciumnitrid (Si3N4) oder Diamant
beschichtet und als Negativformen für einen Abformvorgang benutzt.
Die gewünschte,
eine scharfe Schneide oder Spitze aufweisende Struktur entsteht
in einem letzten Verfahrensschritt dadurch, daß das Substrat und die Maskierungsschicht
zumindest im Bereich der Vertiefung entfernt werden. Bekannt ist
es dabei auch, daß der Querschnitt
der durch Ätzen
hergestellten Vertiefung durch nachträgliche Abscheidung einer weiteren, z.B.
ebenfalls aus SiO2 bestehenden Schicht verkleinert
werden kann ( US 5 994
160 A ), um dadurch noch schärfere Schneiden bzw. Spitzen
zu erhalten. Die erhaltenen Strukturen können außerdem durch Kombination der
beschriebenen Verfahrensschritte mit weiteren Verfahrensschritten
an den einen Enden von Biegebalken (Cantilevern) ausgebildet werden, die
an ihren anderen Enden in einem Halteblock eingespannt und insbesondere
für die

sich dadurch ergebende Vertiefung zur Abformung der endgültigen, z.B.
aus Diamant bestehenden Struktur zu verwenden. Derartige Verfahren
sind allerdings technisch aufwendig und daher für die praktische Anwendung zu

der Vertiefung ein scharfkantiger, jedoch Inhomogenitäten aufweisender
Spitzenabschnitt entsteht. Der Spitzenabschnitt wird dann durch
einen von der Rückseite
des Substrats her erfolgenden, zur Entfernung des Substratmaterials
bestimmten Ätzvorgang
zumindest teilweise freigelegt und kann danach in einem weiteren
Verfahrensschritt durch einen speziell das Schichtmaterial angreifenden Ätzvorgang
und unter Ausnutzung der Inhomogenitäten mit einer feinen Öffnung mit
im Nanometerbereich liegenden Durchmesser bzw. Breiten versehen
werden, wodurch die erhaltene Struktur außer für Cantilever auch für zahlreiche
andere Zwecke verwendet werden kann. Allerdings ergeben sich bei
Anwendung dieses Verfahrens Probleme im Hinblick auf eine gute Reproduzierbarkeit
der Schneiden- bzw. Spitzengeometrie, da die Spitzenabschnitte wegen
der bekannten Dickenvariationen üblicher
Substrate im Bereich von ca. 1 – 10 μm nicht immer

von Oxidationstemperaturen zwischen ca. 800 °C und 900 °C bei Bedarf mit charakteristischen
Inhomogenitäten
im Bereich der konvexen oder konkaven Kanten der Grabenstruktur
versehen werden (z.B. DE 199
26 601 A1 ). Die Form der Vertiefung 6 gemäß 1a und 1b bleibt beim beschriebenen Beschichtungsvorgang
im wesentlichen erhalten, so daß auf der
Oberseite der Schicht 7 entsprechende V-förmig angeordnete
Seitenwände 8 und
ein Spitzenabschnitt 9 entstehen. Die im vorhergehenden
Verfahrensschritt verwendete Maskierungsschicht kann vor dem Aufbringen
der SiO2 Schicht 7 entfernt, aber auch

der Deposition mit Bor dotiert und dadurch leitfähig gemacht werden. Anstelle
von Diamant können
aber auch Materialien wie z. B. Titannitrid (Ni3 N4), kubisches Bornitrid (c-BN) od. dgl. verwendet
werden. Als Abscheideverfahren kommen außerdem alle gängigen Verfahren wie
z. B. CVD-Abscheidung, thermisches Verdampfen, galvanische Abscheidung

würden, weitgehend
zu vermeiden. Auch dadurch wird im Verfahrensschritt nach 4a ein zur Öffnung 10 hin
offener, nutenförmiger
Spalt bzw. Kanal 23 im Substrat 1 erhalten, der

Entfernung des Substrats 1 entsteht eine Struktur 48 mit
einer gegenüber 7f verlängerten, der Form der Grube 46 entsprechenden
Spitze 49. Dagegen wird die Substratoberfläche bei
der zweiten Variante analog zu 4d bis 4f vor dem Aufbringen einer
Diamant-Schicht 50 (71) noch mit
einer Zwischenschicht 51 (7k)
versehen, um den Innenquerschnitt der nach 7f hergestellten Grube 46 (7g) zu reduzieren. Das Ergebnis

die Zwecke der Erfindung bedeutsam ist einerseits, daß ein strukturiertes
Substrat, das auch aus einem mehrere Schichten enthaltenden Schichtensystem
bestehen könnte,
auf wenigstens einer Breitseite und zumindest im Bereich der Strukturen
mit einer Schicht belegt wird, die aus einem geeigneten, d.h. eine
nutzbare Ätzraten-Winkelverteilung
aufweisenden Material bzw. einer Materialzusammensetzung besteht und
in einer geeigneten Dicke aufgebracht wird, wobei das Wort "Schicht"
auch Schichtsysteme einschließt,
die aus mehreren Einzelschichten und/oder Materialzusammensetzungen
zusammengesetzt sind. Andererseits geht die Erfindung davon aus,
daß zur
Herstellung der Öffnungen 10, 33 ein
geeignetes Plasma-Ätzverfahren,
insbesondere ein reaktives Innenätzverfahren
angewendet wird, bei dem chemische und physikalische Ätzmechanis men
kombiniert werden. Durch Vorgabe geeigneter Ätzgase und geeigneter Plasmaätzparameter
(Druck, Temperatur, eingekoppelte Leistung, Frequenz des Generators, Vorspannung
etc.) kann der jeweilige Anteil verstärkt oder geschwächt werden.
Dies hat zur Folge, daß die erzielbare Ätzrate der
Maskierungsschicht insbesondere von der Orientierung der Oberlächenstrukturen abhängig wird
und durch die Variation der oben genannten Plasma-Ätzparameter
angepaßt
werden kann. Es kann also durch Adaption des Plasma-Ätzprozesses oder durch Variation

ganzen Substrat und durch die nachfolgende Abformung entsprechende
Schneiden bzw. Spitzen erzeugen. Weiter können die graben- oder pyramidenförmigen oder
andere, z. B. kegelförmige
Strukturen im Substrat 1 auch durch andere als die beschriebenen
Verfahren hergestellt werden, z.B. mit Hilfe von chemischen oder
elektrochemischen Ätzprozessen,
Ionenstrahlätzprozessen
oder auch durch mechanische Indentation, sowie z. B. mit NaOH, LiOH
od. dgl. oder organischen Lösungen
anstelle von KOH. Denkbar wäre
weiter, mit Hilfe von isotropen Ätzprozessen
annähernd
halbkugelförmige Vertiefungen
herzustellen, die nach dem Abformen mit Diamant od. dgl. zu entsprechend
kugelförmigen Spitzen
führen,
die zur Untersuchung der mechanischen Schichteigenschaften wie z.
B. Härte,
Elastizitätsmodul,
Reibung od. dgl. benutzt werden können. Kugelförmige Spitzen
sind hierbei vorteilhaft, da die Auswertung der erhaltenen Daten
einfache Spitzenformen voraussetzt. Schließlich versteht sich, daß die verschiedenen
Merkmale auch in anderen als den dargestellten und beschriebenen
