Abstract
Description
The invention relates to a method for producing a monolithic bridge circuit consisting of several, ins special four designed as magneto-resistive elements Pontics, each pontic a magnetic Reference layer and one of these adjacent layer from one natural antiferromagnet.
Such bridge circuits come as Win, for example Kel sensors for use. Such a bridge circuit exists consisting of several, with a 360 ° angle sensor four bridge gauges dern, with each bridge link as a magneto-resistive sensor element is formed. Such an element can be in the form of an egg nes TMR or a GMR element configured (TMR = tunnel magneto resistive, GMR = giant magneto resistive). ever The element has a reference layer, which is a fixed layer of an external magnetic field to be measured tization in an excellent direction. This The reference layer is a soft magnetic measuring layer orders, which in the case of a TMR element does not have a lei tunnel barrier or over a decoupling layer a metallic non-magnetic material in the case of a GMR element is separated from the reference layer. The magne direction of measurement of the measuring layer in an external to measuring field can be varied, relative to magnetisie direction of the reference layer is known per se Evaluated way to determine the measurement result.
B. DE 101 17 355 A1).The stiffness of the reference is of central importance layer magnetization too. For this purpose it is known the Refe boundary layer with an underlying layer of a to couple natural antiferromagnets or the reference layer magnetization via the magnetization of the Antiferro magnets to pin (exchange bias). As a natural antifer romagnet can e.g. B. IrMn can be used (cf. e.g. DE 101 17 355 A1).
Problematic in the prior art in the production of monolithic, i.e. built on a common substrate ten bridge circuits in which the reference layers of the Bridge links magnetized in different directions it is, however, this magnetization during the forth setting process. For setting the pre-magnet direction of the individual pontics are two ab different processes in an external magnetic field direction required. The magnetic field directions are orthogonal to or opposite to each other, depending on which is designed as the mode of operation of the bridge circuit. However, this method is disadvantageous because two separate Ab cutting processes and two separate masks connected to them steps are required.
B. DE 198 30 344 A1; WO 00/79298 A2; US 5,686,837 A).It is also known in monolithic bridge circuits from magnetoresistive bridge elements with GMR effect under different magnetization directions in the reference layer individual elements by adjusting the Elements in succession at an elevated temperature level magnetized (see e.g. DE 198 30 344 A1; WO 00/79298 A2; US 5,686,837 A).
B. EP 0 710 850 A2).A setting of different magnetization directions in reference layers of magnetoresistive sensor elements in such monolithic bridge circuits are also possible by adding special insulated conductors to the elements arranges through the current flow in a given Direction generates a desired magnetic setting field (see e.g. EP 0 710 850 A2).
The invention is based on the problem of a method admit that easily setting the reference layer magnetizations and the setting of the magnetic Order of the pinning antiferromagnetic layer in bridges circuits with bridge links, their bias are at an angle to each other.
To solve this problem is a method of the beginning named type provided in which to set the magneti sation of the reference layers of the pontics in few at least two different directions locally different directional setting fields using an adjacent current-carrying conductors to be arranged to the bridge members path generating field generating means where after in the field-free state the bridge links over the mere cking temperature of the natural antiferromagnetic layer warms and be cooled again, so that the magnetic Order of the antiferromagnetic layer of the magnetization of the be neighboring reference layer follows.
In the method according to the invention, the different ge directed magnetization of all bridge elements to be adjusted done in a single adjustment step. That is called Bridge circuit or the bridge circuits, because on the Substrate or wafer a variety of individual bridge circuits can be built together - can be produced together and only then adjusted in their magnetization become. On the one hand, an external field tool is used agent, e.g. B. a film, the current-carrying conductor NEN, e.g. B. in evaporated form, and the cont beard arranged to the bridge circuit or the substrate becomes. Current pulses conducted over the conductor tracks are now generated the high setting fields, these setting fields, depending on how the conductor tracks are routed into a be are aligned in the right direction. Using these settings fields are now the reference layers in the respective Directions set. To also the adjacent Antiferro adjust magnetic layers or align their order, those for exchange biasing parallel to magnetization direction of the neighboring reference layer must be now warmed the pontics up to the bare cking temperature of the natural antiferromagnetic layer. The order of the Antiferro is above this temperature magnets canceled. By then cooling the Anti ferromagnetic layer below their blocking temperature now its magnetic order again, namely the kind of magnetizing the neighboring reference layer follows immediately and this after reaching the room temperature in the embossed direction. The this short heating step means it is possible Lich, the reference layer magnetization in the Antiferro to transfer magnetic layer or image there and this align accordingly.
As bridge links, those with one from a single existing reference layer. This Single layer is immediately adjacent to the antiferromagnet layer and is pinned over it. Alternatively, you can also pontics with an AAF layer system (AAF = artificial anti ferromagnet) existing reference layer can be used. Such an AAF layer system holds two magnetic layers (e.g. made of CoFe) that over an oppositely coupling coupling layer (e.g. from Ru) are separated or couple over them. One of the two mag In this case, netschichten is adjacent to the Antiferro arranged magnetic layer, the setting is made via this the magnetic order of the antiferromagnetic layer. there it is advisable if there are two pontics thick magnetic layers within the AAF Layer system can be used, the thicker layer is adjacent to the antiferromagnetic layer. When setting using the magnetization of the AAF layer system of the external field generating means are the magnetization against both magnetic layers of the AAF layer system in set the same direction. After switching off the field rotates the magnetization of a layer due to the set coupling over the central coupling layer by 180 °. In order to avoid that this turning back layer that the Antiferromagnetic layer is adjacent layer, this should be thicker than the second magnetic layer, because in one Fall the thicker layer in its original preferred direction tion remains and the thinner layer turns. This will avoided that during the reversing process in the An tiferromagneten adjacent AAF layer areas with no uniform direction of magnetization arise, the disadvantage are for the exchange bias effect.
For the most stable magnetization of the reference layer it is useful if bridge elements with reference layers with a pronounced anisotropy. The Ani Sotropy within the reference layer means that on the one hand, the magnetization preferred and easy in this Preferred direction (easy axis) rotates, and that to the other the hysteresis curve that shows the magnetic behavior of the Refe boundary layer describes a quasi - rectangular course shows. This means that the remanence field strength approximates completely the saturation magnetization. This turns it when cooling from a temperature above the blocking Temperature up to the maximum order in the Exchange Coupling system (at the interface between the reference layer and natural antiferromagnet). Conveniently, is used to set antiparallel magnetization of the pontics reference layers with uniaxial ani sotropie. But it is also conceivable to build bridge elements with a refe to use reference layers with a cubic anisotropy, so where two excellent ones and at an angle of 90 ° mutually preferred directions are given.
In addition to the method according to the invention, the invention relates a monolithic bridge circuit comprising several magneto-resistive bridge elements, which bridge circuit ge is produced according to the method described above.

Fig. 1 shows in the form of a schematic diagram an inventive bridge circuit 1 consisting of four bridge elements 2 , 3 , 4 , 5 , which are interconnected accordingly. For each bridge member 2 , 3 , 4 , 5 , the respective magnetization direction of the reference layer is shown by means of the arrow. It is evident that the magnetization directions of the bridges 2 , 3 are opposite to those of the bridges 4 , 5 . In order to be able to produce these different directions of magnetization, one uses an external field generating means 6 , e.g. B. in the form of a film on which a Lei terbahn 7 is provided, in Fig. 1 only the Lei terbahn 7 is shown for reasons of clarity. A current is now conducted in pulse form via this conductor track 7 , as indicated by the I symbol and the arrow. Due to the loop shape of the conductor track, bridge elements 2 and 3 or 4 and 5 are inevitably generated, which are then followed by the magnetization of the reference layer.
In FIGS. 2A to 2D, the basic sequence is the Mag netisierung of the bridge elements shown. Two bridge members are shown, e.g. B. The bridge links 2 and 4 from FIG. 1. Each bridge link consists of a lower layer 8 made of an antiferromagnet, followed by a reference layer 9 which, for example in the case of a TMR bridge link, is separated from a soft magnetic measuring layer 11 via a tunnel barrier 10 . The measuring layer 11 is e.g. B. from Permalloy, the tunnel barrier from Al 2 O 3 . The reference layer 9 is implemented here in the form of an AAF layer system, consisting of an upper magnetic layer 12 , a lower magnetic layer 13 and a coupling layer 14 coupling the two magnetic layers 12 , 13 in opposite directions. The magnetic layers are e.g. B. from CoFe, the coupling layer from Ru. It can be seen that the lower magnetic layer 13 is somewhat thicker than the upper one.
Using the field generating means 6 with the conductor track 7 are now when energizing the conductor track 7 , which immediately above the bridge members 2 , 4 , but somewhat spaced therefrom, external setting fields generated at the location of the bridge members 2 , 4 , which by H ext = 1 is indicated. The field strength must of course be so great that it is at least equal to or greater than the saturation field strength of the magnetic layers 12 , 13 . Due to the leadership of Lei terbahn 7 , the fields generated at the location of the bridge members 2 , 4 are directed opposite to each other, as indicated by the arrows on the ellipses representing the magnetic fields. They lie parallel to the easy axis of the layers 12 , 13 which have a strong uniaxial anisotropy. Due to the different field orientation, the magnetizations of the magnetic layers 12 , 13 are oriented differently in the direction of the easy axis, the magnetizations of both layers within a bridge member being aligned, however, as long as the external input field is present.
If the external setting field is withdrawn, which is indicated in FIG. 2C with H ext = 0, the magnetization of the upper, thinner magnetic layer 12 reverses due to the opposite coupling effect of the coupling layer 14 , that is to say it is opposite to the magnetization of the lower one magnetic layer 13 . There is now a reman ter state, as shown in Fig. 2C. In order to adjust the magnetic order of the antiferromagnetic layer 8 , which has not yet been aligned with respect to the magnetization of the reference layer 9 or here the magnetic layer 13 , the bridge members are heated up to a temperature above the blocking temperature T blocking . Above this temperature, the Antiferro magnet loses its magnetic order. Then it is cooled down, a field is not present for the entire time. As soon as the temperature falls below the blocking temperature T blocking , the magnetic order of the antiferromagnetic layer 8 is restored, whereby it immediately follows the magnetization of the adjacent magnetic layer 13 of the reference layer 9 , that is to say the direction of magnetization of the magnetic layer 13 in the antiferromagnet layer 8 transferred immediately. The antiferromagnetic layer 8 now pins the magnetization of the magnetic layer 13 , which in the example shown has a uniaxial anisotropy in which the magnetization has set in.
Figs. 3A to 3D show the magnetization sequence for two bridge members, for example for the two bridges members 2, 4, but are slightly different structure here. They also include an antiferromagnetic layer 15 and a reference layer 16 , which, however, is a single layer here. This reference layer is separated from a measuring layer 18 via a tunnel barrier 17 .
The method steps for magnetizing the reference layer 16 and subsequently for adjusting the magnetic order of the antiferromagnetic layer 15 are the same as described with reference to FIGS. 2A to 2D. First, by energizing the conductor track 7, the respective field at the direct location of the bridge members 2 , 4 is generated differently, which leads to the magnetization of the reference layer 16 being aligned accordingly. After switching off the field there is a remanent state as shown in Fig. 2C. The heating is then carried out to a temperature above the blocking temperature of the antiferro magnetic layer 15 . After cooling again, the magnetic order of the antiferromagnetic layer 15 is established in accordance with the direction of magnetization of the reference layer 16 , which also has a uniaxial anisotropy here.
