Unter dem Begriff CVD-Verfahren (Chemical Vapour Deposition: chemische Gas- oder Dampfphasenabscheidung) versteht man verschiedene Beschichtungsverfahren, bei denen aus der Gas- oder Dampfphase unter Ablauf einer chemischen Reaktion eine dünne Schicht auf ein Substrat abgeschieden werden können.
Unter einem PVD-Verfahren (Physical Vapour Deposition: physikalische Gas- oder Dampfphasenabscheidung) versteht man ein Beschichtungsverfahren, bei dem ohne chemische Reaktion aus der Gas- oder Dampfphase eine Dünnschicht auf ein Substrat abgeschieden wird.
Im Gegensatz zu den PVD-Verfahren muss beim CVD-Prozess zumindest eine chemische Reaktion in der Gas- oder Dampfphase und/oder auf der Substratoberfläche ablaufen. Daher unterscheiden sich beim CVD-Verfahren die Ausgangsstoffe (Precursorgase) von den Endprodukten, während beim PVD-Verfahren die Ausgangsstoffe in ihrer chemischen Zusammensetzung bereits den zu synthetisierenden Materialien entsprechen.
Die CVD- und PVD-Verfahren in ihrer heutigen Form wurden in den 1960er Jahren unabhängig von Wissenschaftlern in den USA und der damaligen UdSSR entwickelt.
Zu den PVD-Verfahren gehören Verdampfen, Sputtern (physikalisches Zerstäuben), das lon-Plating- und das IBAD-(lon Beam Assisted Deposition)-Verfahren.
Bei den CVD-Verfahren unterscheidet man zwischen thermochemischen Verfahren wie Hot-Filement-Verfahren und Flammen-CVD-Verfahren und den Plasma-CVD-Verfahren (PECVD: Plasma-Enhanced CVD) wie ECR-(Electron Cyclotron-Resonance)-Verfahren, Plasmajet, MW-(Microwave)-CVD und HF-(High Frequency)-CVD, CCP-(Capacitive-Coupled-Plasma)-CVD und ICP-(Inductive-Coupled-Plasma)-CVD. Die einzelnen CVD-Verfahren unterscheiden sich hauptsächlich hinsichtlich ihrer externen Energieeinkopplung.
Bei den thermochemischen CVD-Verfahren werden die Precursorgase im Reaktor thermisch zersetzt, während sie bei den Plasma-CVD-Verfahren im Plasma zersetzt werden.
Bis heute sind dem Antragssteller nur wenige CVD-Verfahren bekannt, bei dem die Energieeinkopplung durch einen Explosionsvorgang geschieht.

Bei dem erfindungsgemäßen Verfahren wird mittels eines kurzzeitig andauernden Explosionsvorgangs kurzzeitig (und räumlich eng begrenzt) ein Hochdruck- und Hochtemperaturplasma erzeugt, welches sich weit entfernt vom thermodynamischen Gleichgewicht befindet. Im Gegensatz zu üblichen CVD/PVD-Verfahren wird das Plasma aber nicht durch Mikrowellen oder Hochfrequenzstrahlung, die entweder kapazitiv oder induktiv eingekoppelt werden, oder mittels ECR oder mittels hot wire erzeugt, sondern durch einen kurzzeitig andauernden Explosionsvorgang.
Innerhalb der Explosionszone können daher schichtbildende und wachstumsfördernde Reaktionsspezies sowie entsprechende Zwischen- und Endprodukte durch chemische Reaktionsvorgänge entstehen, die nur weit außerhalb des thermodynamischen Gleichgewichts ablaufen können. Da sich die Explosion mittels einer Stoßfront wie eine Kugelwelle von einem näherungsweise punktförmigen Explosionsort ausbreitet, breiten sich mit der Stoßfront entsprechend auch diese schichtbildenden und wachstumsfördernden Reaktionsspezies aus. Diese treffen dann nach kurzer Zeit auf die Oberfläche der Innenwandung der Explosionskammer, um dort unter geeigneten Prozessbedingungen (Prozessparameter: Druck und Temperatur, zeitabhängiger und räumlicher Verlauf des Druck- und Temperaturgradienten, Explosionsdauer, Ausgangsprecursor u.a.; weitere Randbedingungen: geometrische Form, Position und Abmessung der Explosionskammer und des Explosionsortes, Material, aus welchem die Explosionskammer und das Abscheidesubstrat besteht u.a.) die gewünschte Dünnschicht zu bilden. Aufgrund der Kürze der Explosion im Milli- oder Mikrosekundenbereich können sich lediglich nur wenige Atomlagen abscheiden, so dass eine superdünne Hartstoffschicht entsteht. Falls notwendig, lässt sich diese Prozedur wiederholen, bis eine Schicht entsteht, die die gewünschte Dicke besitzt.
Wegen des hohen Drucks, der während des Explosionsvorganges entsteht, ist zu erwarten, dass eventuell weiche Schichtkomponenten oder schlecht haftende Schichtkomponenten durch die Explosion schlicht „weggeblasen“ werden, so dass durch einen solch Selektionsprozess nur harte und gut anhaftende Schichtkomponenten übrigbleiben.

Durch den Explosionsvorgang wird eine ausreichende Menge Energie frei, die die in der Explosionskammer vorhandenen Precursorgase aufheizen und thermisch defragmentieren, so dass eine Explosions- oder Plasmaphase entsteht, in der sich verschiedene schichtbildende I und wachstumsfördernde Reaktionsspezies in ionischer und radikaler Form befinden. Die Plasmaphase ist nur von kurzer Dauer, aber in dieser Zeit herrschen sehr hohe Drücke und Temperaturen. Innerhalb der Plasmaphase während des kurzzeitig andauernden Explosionsvorganges können chemische Reaktionen weit außerhalb des thermodynamischen Gleichgewichts ablaufen. Diese unterliegen daher nur den Gesetzen der (Explosions-)kinetik und sind gemäß den Gesetzen der Thermodynamik eigentlich verboten, weswegen sie nur in einem System weit außerhalb des thermodynamischen Gleichgewichts stattfinden können. Die dabei ablaufenden Reaktionen finden entweder in der Plasmaphase und/oder auf der Oberfläche desSubstrates im Substrathalter 3 bzw. auf der Innenseite der Explosionskammer2 statt. Falls die chemischen Reaktionen innerhalb der Plasmaphase ablaufen, so breiten diese sich räumlich mit der Explosionsstoßfront aus, bis diese auf die Oberfläche desSubstrats im Substrathalter 3 oder auf die Oberfläche der Innenseite der Explosionskammer2 auftrifft. Die während des Explosionsvorganges so entstandenen Endprodukte werden dann auf der Oberfläche desSubstrathalters 3 oder auf der Innenseite der Explosionskammer2 abgeschieden. - Es steht dem Fachmann frei, während des Explosionsvorganges die Precursorzufuhr zu unterbrechen oder weiterlaufen zu lassen. Das erfindungsgemäße Verfahren und die dazugehörige Vorrichtung ist nicht nur zur Abscheidung von superdünnen Hartstoffschichten geeignet, sondern das Verfahren bzw. die Vorrichtung kann auch zum Reinigen, Ätzen, Passivieren, Beizen und/oder Modifizieren von verschiedenen Substratoberflächen eingesetzt werden.
Auch Schockhärtung von Substraten (beispielswiese durch die mittels des Explosionsvorgangs induzierte Verwerfung und Versatz der Kristallstruktur) kann ein erwünschter Nebeneffekt sein.
Auch Kombinationen zwischen den einzelnen Anwendungen wie beispielsweise gleichzeitige Dünnschichtabscheidung und Schockhärtung mit gleichzeitiger Reinigung der Oberfläche sind bei geeigneten Prozessparametern denkbar.
Welche Möglichkeiten sich bieten, mit dem erfindungsgemäßen Verfahren bzw. Vorrichtung auch Weichstoffschichten wie amorphe Polymerschichten (Plasmapolymere sowie insbesondere aromatische Polymere mit einem stabilen Ringsystem wie bspw. Polythiophen) zu erzeugen, ist noch Gegenstand weiterer Untersuchungen.
Weiter muss noch geklärt werden, ob die Beschichtung von Hinterschneidungen mittels der erfindungsgemäßen Vorrichtung / Verfahren möglich ist.
