Stand der TechnikState of the art
For the miniaturization of tunable spectral filters, Fabry-Perot interferometers (FPI) can advantageously be implemented in MEMS technology. This takes advantage of the fact that a cavity consisting of two plane-parallel, highly reflecting mirrors with a distance (cavity length) in the range of optical wavelengths shows strong transmission only for wavelengths at which the cavity length corresponds to an integral multiple of half the wavelength. The cavity length can be changed, for example, by means of electrostatic or piezoelectric actuation, which results in a spectrally tunable filter element. Some of the known FPIs use electrostatic actuation of the mirrors, the mirrors often being designed as membranes. A voltage is applied between two electrodes, which are located on the level of the two mirrors, so that both mirrors move towards one another due to the electrostatic attraction. The plane parallelism of the two mirrors should be as high as possible, so that between the two mirrors
an ideal cavity can arise. For this purpose it is possible, for example, to arrange the mirrors on a rigid substrate and to arrange the substrates on top of one another, for example by means of a bonding process.

Vorteile der ErfindungAdvantages of the invention
The idea on which the present invention is based consists in specifying an optical filter device and a method for its production, in which a working range of the filter device can be expanded over a broader wavelength range, in particular to shorter wavelengths than transparent to silicon. The optical filter device is further characterized by an improved spring suspension for the mirrors which can be moved relative to one another and thus by an improved possibility of adjusting the mechanical properties of the spring suspension of a mirror.
Die Substrate können die genannte Transmissivität im Innenbereich umfassen,According to the invention, the optical filter device comprises a first substrate and a second substrate, the first substrate being structured and comprising a suspension region and an interior region, the suspension region being arranged on the second substrate and laterally running around the interior region, and the interior region being completely separated laterally from the suspension region and is spaced apart by a trench and is arranged to be movable relative to the second substrate vertically to the second substrate; a spring layer with a spring area, which spans the trench at least in places and fastens the inner area to the suspension area in a vertically movable manner. Furthermore, the optical filter device comprises an actuator device which is arranged at least in places on or in the spring area and by means of which the inner area can be deflected vertically with respect to the suspension area; and at least a first mirror layer which is arranged facing the first substrate and the second substrate and a second mirror layer which is arranged facing the second substrate and the first mirror layer, wherein the first and the second mirror layer and the first and the second substrate have a transmissivity for a light with a certain wavelength range.
The substrates can include the aforementioned transmissivity in the interior,
With the two mirror layers, the optical filter device advantageously embodies an interferometer, such as a Fabry-Perot interferometer (FPI).
The optical aperture is advantageously the area in which a transmission or reflection of electromagnetic radiation is provided if the mirror device is located within an interferometer device. The substrate advantageously serves as a support for the mirror layer and advantageously provides adequate mechanical stability and support properties. The mirror layer on the second substrate, however, can also be partially exempt. Advantageous in the area of an optical aperture.
Es ist des Weiteren durch die genannte Filtereinrichtung möglich einen Betrieb eines solchen FPIs auch in einem Spektralbereich zu erlauben, welcher energetisch außerhalb einer Absorption des ersten und zweiten Substrats liegt, vorteilhaft oberhalb der Durchlässigkeit von Silizium, also bei Wellenlängen oberhalb von 1050 nm.Furthermore, it is possible to allow such an FPI to be operated in a spectral range which is energetically outside of an absorption of the first and second substrates, advantageously above that, by the filter device mentioned Transmittance of silicon, i.e. at wavelengths above 1050 nm.
The described optical filter device according to the invention advantageously allows the working range (of the FPI) to be extended to shorter wavelengths than are still permeable to silicon. Furthermore, greater flexibility in the design of the spring suspension can be achieved through the separate spring layer. Compared to an interferometer with a silicon substrate, there is no need for a deep trench step in silicon and the associated lateral tolerances. In addition, the mirror does not have to act as an etch stop for such a deep trench, so that the mirror surface is not attacked in the process.

Der Abstand kann auch mittels Detektionselektroden bestimmt werden, welche die Filtereinrichtung an den Substraten umfassen kann (nicht gezeigt).Furthermore, it is also possible that the actuator device can be formed as a shape memory alloy and can be applied to the spring layer or integrated into it. Since the first substrate can advantageously have a planarizing effect on the first mirror layer, with In other words, the substrate can favor its planarity by a flat contact with the first mirror layer, as can the second substrate with the second mirror layer, and tensile stressing of the mirrors and the substrates can advantageously be dispensed with. Furthermore, the filter device can also comprise a capacitive or piezoresistive position detection device in order to be able to determine the position of the mirror layers, advantageously their spacing. The distance can also be determined by means of detection electrodes, which the filter device on the substrates can comprise (not shown).

The method step of forming the trench can accordingly advantageously take place before the spring layer is arranged on the first substrate or afterwards. In the latter case, the trenching can be carried out by an exemption process of the spring layer, in particular the spring area, for example by an etching process, for example through etching holes in the spring area or from the rear. Since the spring region itself can also comprise recesses which can bring about a spring action (if the spring region itself is provided with holes by structuring), the etching process of the trench can advantageously act through these holes.
Alternatively, a spring material, for example as a wafer, can also be applied to a first substrate that has already been formed with a trench and then thinned back to a spring layer, for example by thin grinding. The spring layer can be applied, for example, by a bonding process. The spring area can be shaped subsequently by structuring, for example by modifying the material in the spring area or by introducing structures or recesses.

The glass wafers, in particular the glass wafer of the first substrate, can be a microstructurable glass wafer, for example a technical glass such as Schott Foturan II, which allows a highly anisotropic etching after an exposure step, so that the structuring of an inner region and the formation of a trench is possible. Furthermore, it is also possible to use a silicon wafer as the first substrate, which can comprise embedded glass surfaces, which can then be etched out for structuring the inner region.
The interior and the trench can advantageously be formed by exposure and etching (development). An advantage of this method is that a material modification and thus the region from which the substrate material can be removed are determined by lithographic structuring
can be achieved without the use of a plasma etching process, which can typically have a large spread in widening and offset between the front and back of the substrate and in glass and only very low etching rates. In this way, an improved relative alignment of the inner region, spring and actuator with respect to one another can be achieved, which can enable a reduced tilting when the inner region moves. Other methods such as laser material processing and / or wet etching methods are also possible for structuring the glass and the interior. The process is therefore not limited to the use of a technical glass such as Foturan II. By using a solid interior, the need for a tensile braced Mirror membrane advantageously eliminated. The second substrate can also comprise silicon, glass or another material.
Although the present invention has been fully described above on the basis of the preferred exemplary embodiment, it is not restricted to this but can be modified in a variety of ways.
