Abstract
The invention relates to a vertical Hall plate having a p-type substrate (p-sub), an n-type well (NW) and five higher n-type regions (n +) along a line in the order of their numbering and associated five contacts (K1 to K5) contacting these areas. The contacts K1, K3 and K5, which serve for current supply or current consumption, have a larger contact area than the contacts K2 and K3, which serve to measure the Hall voltage.
Description
The invention is directed to a method of operating vertical Hall sensor plates with increased sensitivity.
Allgemeine EinleitungGeneral introduction

Vecchi, M. Cornils, O. Paul, „Ultra-Low Offset Vertical HallSensor in CMOS Technology“, Procedia Engineering, Volume 87, 2014 C . Sander, M. Cornils, M.C.
1 : In the1 is the typical prior art for a vertical Hall plate with exemplary 5 connections (K1 toK5 ) shown schematically simplified. The representation takes place in supervision (1a) and in cross-section (1b) , The form of a Hall plate shown there is the most commonly used basic structure of a vertical Hall sensor. The Hall plate consists of an n-well (northwest ), which are transformed into a p-doped substrate (p-sub ) is introduced. Each of the contacts (K1 toK5 ) consists of a highly n-doped region (n + ), which is electrically contacted by means of a metallization (black, without reference numeral). Alternatively, the Hall plate can also be made from a reverse combination of dopants. The Hall plate then consists of a p-tub (PW ), which are incorporated in an n-doped substrate (n-sub ) is introduced. Each of the contacts (K1 toK5 ) consists of a highly p-doped region (p + ), which by means of a metallization (black, without reference (in8th ) is contacted electrically. To operate this Hall plate, the outer two connections must be connected to each other (connection (D )), so that's like alateral Hall plate 4 Connections available. In this case, the supply takes place in a first possible operating state at the terminalsA andC , while the Hall voltage signal at the other two terminals, so B and D, can be removed. In a second possible operating state, the power is supplied to the terminalsB andD , while the Hall voltage signal at the other two terminals, now A and C, can be removed. Particularly disadvantageous in this arrangement is the asymmetry of this Hall plate, which makes a spinning operation practically impossible. In addition, the sensitivity is relatively low. With four of these Hall plates and corresponding quasi-parallel interconnection Although a fully symmetric Hall plate can be generated, but this is at the expense of the sensitivity, because a constant Hall voltage signal in this case requires four times the operating current of the Hall plate. -
2 : In the2 a vertical Hall plate with 3 connections is shown. This shape of a vertical Hall plate was the first integrated form for a vertical Hall sensor. Is doing a Hall plate element of2 used as a single-Hall element, the structure of the sensor element results in accordance with only a single-ended Hall voltage signal. To obtain differential signals, several individual Hall plates are interconnected accordingly, such as fromDE 10 150 950 C1 Hadi Heidari et. al., "Analysis and Modeling of Four-Folded Vertical Hall Devices in Current Domain", 2014 C. Sander, MC Vecchi, M. Cornils, O. Paul, "Ultra Low Offset Vertical Hall Sensor in CMOS Technology", Procedia Engineering, Volume 87, 2014 C , Sander, M. Cornils, MC Vecchi, O. Paul, "Sensitivity Optimization of Vertical Hall Sensors with Three Contacts", MicroSystem Technology Congress2013 , a way was shown how the sensitivity of 3-port vertical Hall sensors can be greatly improved. Here, however, it is disadvantageous that with these Hall plates no spinning operation is feasible. -
3a, b .c : In3a is a classic lateral asymmetric Hall plate shown. Because of the larger ratio of width to length results in a higher sensitivity of the Hall plate over a square or even longer version. Due to the asymmetry, however, this type of plate can not be operated in the spinning mode and thus, at the time of filing this disclosure, according to the knowledge of the authors, is also less common. In the3b and3c Currently used lateral Hall plates are shown. They each have four widened equal connections and are fully symmetrical, thus also suitable for a spinning operation. A disadvantage, however, is a lower sensitivity compared to the classical asymmetric Hall plates, since the widened contacts are also used as sensing contacts (must) while short-circuiting part of the Hall signal.
Vorteil des VorschlagsAdvantage of the proposal
- • Die vorschlagsgemäßen vertikalen Hall-Platten ermöglichen eine sehr viel größere (spannungs-bezogene) Empfindlichkeit der vertikalen Hallsensoren, vergleichbar mit der von bekannten asymmetrischen Hall-Platten mit vergrößertem Verhältnis von Weite zu Länge;
- • Die vorschlagsgemäßen lateralen Hall-Platten weisen ebenfalls eine sehr viel höhere Empfindlichkeit als die bislang verwendeten symmetrischen Hall-Platten auf, vergleichbar mit der von bekannten asymmetrischen Hall-Platten mit vergrößertem Verhältnis von Weite zu Länge;
- • The proposed vertical Hall plates allow a much greater (voltage-related) sensitivity of the vertical Hall sensors, comparable to that of known asymmetric Hall plates with increased ratio of width to length;
- • In contrast to the prior art, the proposed vertical Hall plates can work in spinning mode (current-spinning, voltage-spinning) and thus enable effective offset and flicker noise reduction.
- • The proposed lateral Hall plates also have a much higher sensitivity than the previously used symmetric Hall plates, comparable to that of known asymmetric Hall plates with increased ratio of width to length;
Die Vorteile sind hierauf aber nicht beschränkt.The advantages are not limited to this.
