Description
The invention relates to hard-coated bodies made of metal, hard metal, cermet or ceramic and a method for producing such bodies. The hard material layers according to the invention can be used, for example, as wear protection layers for cutting tools, as protective layers for turbine blades or as diffusion barriers in microelectronics.
Carbide and ceramic tools today have various wear protection layers, which significantly increase the service life of the tools. Their special properties, such as high hardness and good resistance to oxidation and temperature, protect the tool and significantly increase its performance.
A large number of hard material layers are already known from the prior art. These differ in terms of composition, structure and properties.
As wear protection layers, for example, hard material layers are known which consist of TiSiCN or of TiSiCNO, wherein PVD or plasma-assisted CVD processes are used for the production.

However, it is known that the TiSiCNO layers produced by means of PVD processes have a low hardness of not more than 10 GPa (Zheng, Y. et al .: "Evaluation of mechanical properties of Ti (Cr) Si (O) coated cerium carbide tools ", Vacuum 90 (2013) 50). The reason for the low hardness in the layers mentioned can be found in the fact that the high oxygen incorporation leads to the formation of crystalline Ti-O compounds and a low hardness, on the other hand, a good biocompatibility is achieved.

A disadvantage of the known solutions is that the oxygen incorporation in TiSiCN layers to reduce the hardness and oxidation resistance and thus to an insufficient Wear resistance leads and the processes for the production of hard coatings are expensive and expensive. In the previous CVD method, the oxygen installation is also uncontrolled.
The invention has for its object to provide hard coatings, which in addition to a high hardness and oxidation resistance have excellent wear resistance. Included in this task is the provision of a method which enables a production of such hard material layers even under industrial conditions at low cost.
The object is achieved with the features of the claims, wherein the invention also includes combinations of the individual dependent claims in the sense of an AND link, as long as they are not mutually exclusive.
According to the invention hard-coated bodies of metal, hard metal, cermet or ceramic are provided, which are coated by a thermal CVD process without plasma excitation with a single or multilayer coating system, wherein the single or multilayer coating system at least one nanocomposite layer having a total composition (Ti x Si y ) (C a N b O c ) with 0.7 <x ≤ 0.99 and 0.01 ≤ y <0.3 and 0.4 <a <0.9 and 0.1 <b <0.6 and 0.01 <c ≦ 0.1, wherein the nanocomposite layer comprises a first nanocrystalline phase of cubic titanium oxycarbonitride having a crystallite size of 10 nm to 100 nm and a second amorphous phase of silicon oxycarbonitride or silicon oxycarbide, and wherein the nanocomposite layer has a chlorine content of between 0.001 and 1 at.%.
Vorteilhafterweise sind mehrere Nanokompositschichten angeordnet.Advantageously, a plurality of nanocomposite layers are arranged.
It is also advantageous if the hard-coated bodies have the one or more nanocomposite layers a gradient with respect to the Si / Ti atomic ratio.
In an advantageous embodiment, at least one nanocomposite layer has a lamellar structure, wherein advantageously the layer with a lamellar structure has lamellae with a thickness between 50 nm and 500 nm. It is also advantageous if the layer with a lamellar structure has lamellae with different Si / Ti atomic ratios.
It is likewise advantageous if the nanocomposite layer has a hardness of 3000 HV to 4000 HV, and very particularly advantageously a hardness of 3300 HV to 3600 HV.
It is furthermore advantageous if the nanocrystalline phase has a crystallite size of 10 nm to 20 nm.
In an advantageous embodiment of the hard-material-coated body, the nanocomposite layer has a layer thickness of 1 .mu.m to 10 .mu.m, and most preferably a layer thickness of 4 .mu.m to 7 .mu.m.
It is also advantageous if one or more cover layers and / or bonding layers are present, wherein advantageously the cover layers and / or bonding layers of one or more nitrides, carbides, carbonitrides, oxynitrides, oxy carbides, oxycarbonitrides, oxides of Ti, Hf, Zr, Cr and / or Al or mixed phases of these elements exist.
According to the invention, a process is provided for producing hard-material-coated bodies of metal, hard metal, cermet or ceramic, in which at least one (TixSiy) (CaNbOc) nanocomposite layer in a gas mixture of TiCl4, one or more silicon chlorides, CH.sub.2 by means of a thermal CVD process without plasma excitation 3 CN, H 2 , CO and / or CO 2 and at temperatures between 700 ° C and 950 ° C and at pressures between 0.1 kPa and 0.1 MPa is deposited, wherein an atomic ratio Si / Ti of the silicon and titanium chlorides in the gas phase greater than 1 is selected.
Vorteilhafterweise wird der Gasmischung N2 zugegeben.Advantageously, the gas mixture N 2 is added.
With the solution according to the invention, a hard material coating for bodies of metal, hard metal, cermet or ceramic is provided, which in addition to a high hardness and oxidation resistance has excellent wear resistance. The hard material coating according to the invention is produced by means of thermal CVD processes without plasma excitation, as a result of which it is possible to produce such hard-material-coated bodies inexpensively even under industrial conditions.
With the thermal CVD method without plasma excitation, a single-layer or multilayer coating system is deposited on the bodies of metal, hard metal, cermet or ceramic, wherein the single- or multilayer coating system at least one nanocomposite layer with a total composition (Ti x Si y ) (C a N b O c ) with 0.7 <x ≤ 0.99 and 0.01 ≤ y <0.3 and 0.4 <a <0.9 and 0.1 <b <0.6 and 0.01 < c ≤ 0.1.
The nanocomposite layer has a first nanocrystalline phase of cubic titanium oxycarbonitride, wherein the crystallites are present in a size of 10 nm to 100 nm. In addition, the Nanocomposite according to the invention a second amorphous phase of silicon oxy carbonitride or silicon oxy carbide.
With the presence of two different phases in the nanocomposite layer, namely the nanocrystalline phase of cubic titanium oxycarbonitride and the second amorphous phase of silicon oxycarbonitride or silicon oxycarbide, particularly good properties are achieved in terms of wear resistance and oxidation resistance.
While this biphasic nanocomposite structure results in particularly high hardness values of the nanocomposite layer, the presence of the amorphous phase of silicon oxycarbonitride or silicon oxycarbide provides significantly improved oxidation resistance.
In addition, due to the low chlorine content between 0.001 and 1 at.% In the nanocomposite layer, a degradation of the nanocomposite layer is avoided.
Advantageously, the hard-coated bodies can also have a plurality of nanocomposite layers, it being possible for either only one of the individual nanocomposite layers to have a gradient in terms of the Si / Ti atomic ratio per se. However, it is also possible that the entire nanocomposite layer, which may consist of several individual nanocomposite layers, has a gradient with respect to the Si / Ti atomic ratio. By taking account of a gradient with respect to the Si / Ti atomic ratio in at least one nanocomposite layer, it is achieved that the wear properties of the hard-material-coated bodies are matched individually and, for example, the service life of the hard-material-coated bodies is substantially improved.
Additionally improved mechanical properties are achieved when at least one nanocomposite layer has a lamellar structure, wherein the lamellae have a thickness of 50 nm to 500 nm and different Si / Ti atomic ratio.
The advantage of such lamellar structures in at least one nanocomposite layer is that the crack propagation in the nanocomposite layer is hindered. As a result, for example, the service life of the wear protection layer and the tool is substantially improved.
With the inventive nanocrystalline structure of the hard material layer and the targeted use of CO and / or CO 2 , particularly high hardness values of 3000 HV [0.01] to 4000 HV [0.01], in particular from 3300 HV [0.01] to 3600 HV [0.01] reached. In addition, it could be achieved by using the special oxygen-containing precursors and the use of the thermal CVD process according to the invention without plasma excitation that the nanocrystalline phase of cubic Titanoxkarbonitrid in an advantageous embodiment has a crystallite size of 10 nm to 20 nm.
The nanocomposite layer advantageously has a layer thickness of 1 .mu.m to 10 .mu.m and, in a particularly advantageous embodiment, a layer thickness of 4 .mu.m to 7 .mu.m. The inventive thermal CVD process without plasma excitation and the associated process parameters during the coating of the body of metal, hard metal, cermet or ceramic, it is possible to produce such advantageous layer thicknesses that are tailored to the particular application and the application individually. In addition, it is possible by the method according to the invention also to coat complicated shapes, undercuts, bores and hard-to-reach areas of the bodies with the nanocomposite layer according to the invention, thereby enabling a considerably broader field of use.
It is particularly advantageous if one or more attachment layers are present between the body to be coated and the nanocomposite layer according to the invention and / or one or more cover layers are applied to the nanocomposite layer. By using one or more bonding layers, in particular a significantly better adhesion of the nanocomposite layer according to the invention to the body of metal, hard metal, cermet or ceramic is realized. The application of one or more outer layers allows a further increase in the oxidation resistance or a reduction in the friction between the layer and the workpiece, which, for example, a significantly improved service life of the wear protection layer is achieved. Advantageously, the outer layers and / or bonding layers consist of one or more nitrides, carbides, carbonitrides, oxynitrides, oxy carbides, oxycarbonitrides, oxides of Ti, Hf, Zr, Cr and / or Al or mixed phases of these elements.
According to the invention, the TiSiCNO nanocomposite layers are provided on bodies of metal, hard metal, cermet or ceramic, which thereby have particularly advantageous properties. This is achieved by the inventive thermal CVD method without plasma excitation, wherein at least one (Ti x Si y ) (C a N b O c ) nanocomposite layer in a gas mixture of TiCl 4 , one or more silicon chlorides, CH 3 CN, H 2 , CO and / or CO 2 and at temperatures between 700 ° C and 950 ° C and at pressures between 0.1 kPa and 0, 1 MPa is deposited, wherein an atomic ratio Si / Ti of the silicon and titanium chlorides in the gas phase greater than 1 is selected.
Compared to known TiSiCN nanocomposite layers, the targeted incorporation of oxygen using a gas additive of CO and / or CO 2 achieves a reduction in the grain size of the cubic titanium carbonitride phase with simultaneous conversion into titanium oxycarbonitride.
It has surprisingly been found that CO and / or CO 2, in conjunction with the special process conditions, for example, achieve a specific incorporation of oxygen into the second amorphous phase, and thus significantly influence the structure of the nanocomposite layer, due to the particular choice of the oxygen-containing precursors. This ensures that even at low Si contents, the crystallite size of the nanocrystalline phase is substantially reduced, resulting in a particularly fine structure and significantly improved mechanical properties of the wear protection layer.
The formation of Ti-O and Si-O bonds was detected by XPS spectroscopy by analysis of the O1s and Si2p spectra. In the case of the (Ti x Si y ) (C a N b O c ) nanocomposite layer according to the invention, it was surprisingly found that very high hardnesses of Vickersindenter up to 4000 HV [0.01] are achieved with defined oxygen incorporation, provided that an oxygen limit value c = 0.1 is not exceeded in the nanocomposite layer.
