Ursache für im Betrieb einer für EUV ausgelegten Projektionsbelichtungsanlage auftretenden Aberrationen kann z.B. sein, dass die EUV-Spiegel insbesondere infolge der Absorption der von der EUV-Lichtquelle emittierten Strahlung eine Erwärmung und eine damit einhergehende thermische Ausdehnung bzw. Deformation erfahren, welche wiederum eine Beeinträchtigung der Abbildungseigenschaften des optischen Systems zur Folge haben kann. Hierbei tritt jedoch in der Praxis das Problem auf, dass die piezoelektrische Schicht nicht perfekt homogen ist, sondern – typischerweise infolge einer Art „Säulenstruktur“ aus einer Vielzahl kristalliner Säulen – örtlich variierende Eigenschaften aufweist mit der Folge, dass je nach Ort auf der piezoelektrischen Schicht auch die spannungsabhängig erzielte lineare Ausdehnung des Materials der piezoelektrischen Schicht in Richtung des Normalenvektors zur optischen Wirkfläche variiert.
