Description
The present invention relates to a solar cell and a manufacturing method of a solar cell.
Solar cells can generate electrical current by an electron-hole pair is generated by an incident photon in a doped semiconductor material disposed in the interior of the solar cell and move the electron or the hole on different sides of a pn junction disposed within the solar cell. Due to the doping, the doped semiconductor material has majority and minority charge carriers, depending on whether the semiconductor material is p-doped or n-doped. The electron can then be tapped via a circuit outside the solar cell on a first side of the solar cell, perform an electrical work and then fill the existing hole on a second side of the solar cell, so that by the internal separation of electron and hole, a current flow outside the solar cell is possible. The pn junction is arranged close to a side of the solar cell facing the operation of a light source, so that the minority charge carriers occurring in the semiconductor material have to travel as far as possible within the solar cell until the minority charge carriers reach the pn junction. As a result, a recombination of electrons and holes, which would have a negative effect on the generated power of the solar cell, as possible prevented or at least reduced. In order to further increase the generated power of the solar cell, it is possible to mount or form an anti-reflection coating on the side of the solar cell facing the light source in order to convert as much incident light into electricity. In addition to the anti-reflection coating, a surface structure (texture) may be formed. In this case, the pn junction has an analogous structure to the anti-reflection coating, causing unwanted recombination losses of the electrons and holes at the pn junction.
An object of the invention is to provide an improved solar cell with reduced recombination losses at the emitter. Another object of the invention is to provide a manufacturing method for such a solar cell.
A solar cell has a semiconductor substrate having a front side and a back side. The semiconductor substrate has a p-type first doping. The front side of the semiconductor substrate has a texture while the back side of the semiconductor substrate is planar. On the back side of the semiconductor substrate, a planar first emitter is arranged which has an n-type second doping opposite to the semiconductor substrate, whereby a pn junction is present between the semiconductor substrate and the first emitter. Adjacent to the first emitter on the rear side of the semiconductor substrate, a passivation layer is arranged, which has first openings for a back-side contact of the semiconductor substrate. A front side contact is arranged on the front side of the semiconductor substrate and has aluminum and is arranged in the region of the first openings. The semiconductor substrate has aluminum atoms adjacent to the front-side contact, forming a front surface field within the semiconductor substrate. A rear side contact has a further metal and is arranged in the region of the first openings.
In this case, the semiconductor substrate has a material saturation current density of less than 35 femtoamps per square centimeter, preferably less than 25 femtoamps per square centimeter, and particularly preferably less than 15 femtoamps per square centimeter. By a material saturation current density below these values, the recombination losses are reduced in the base and thus an improved solar cell possible.
Die Materialsättigungsstromdichte ist dabei mittels folgender Formel definiert: The material saturation current density is defined by the following formula:
j ist dabei die Materialsättigungsstromdichte, q die Elementarladung, W_A die Dicke der Basis der Solarzelle, n_i,eff (N_A) die effektive intrinsische Ladungsträgerkonzentration in Abhängigkeit von der Akzeptorkonzentration N_A, Tau die Überschussladungsträgerlebensdauer der Basis und Delta n die Überschussladungsträgerinjektionsdichte.j is the material saturation current density, q the elementary charge, W_A the thickness of the base of the solar cell, n_i, eff (N_A) the effective intrinsic carrier concentration as a function of the acceptor concentration N_A, Tau the excess carrier lifetime of the base and Delta n the excess charge carrier injection density.
The material saturation current density can be determined as described below. First, the semiconductor substrate of the solar cell is exposed by all other components of the solar cell (front and back contact, passivation and anti-reflection coating, front-surface field and emitter) are removed by means of etching. Subsequently, the surfaces are cleaned and passivated again, for example with an aluminum oxide coating. The passivation takes place in such a way that no surface recombination occurs. Now, the excess charge carrier lifetime Tau can be measured at an excess charge carrier injection density of 10 ^ 30cm ^ (- 6) / N_A, for example, by a photoconductivity measurement now describing only the base recombination properties. The measurement the thickness of the base can be made by measuring the thickness of the substrate since both the emitter and the front surface field are thin relative to the base. With the values thus determined, the material saturation current density can be calculated.
In one embodiment, the semiconductor substrate comprises gallium doped silicon as the first dopant, wherein the doping concentration of the first dopant is between 10 ^ 15 and 10 ^ 17 atoms per cubic centimeter. Thus, a material saturation current density of the semiconductor substrate of less than 35 femtoamps per square centimeter is achieved.
In one embodiment of the method, the first emitter includes phosphorus doped silicon, wherein a doping concentration of the second dopant is between 10 ^ 18 and 10 ^ 21 atoms per cubic centimeter. With this doping concentration, it is possible to generate the first emitter by introducing phosphorus atoms into the gallium-doped silicon. This allows a simple manufacturing process for the solar cell.
In one embodiment, the semiconductor substrate comprises boron-doped silicon as the first dopant. This also achieves a material saturation current density of the semiconductor substrate of less than 35 femtoamps per square centimeter.
In one embodiment, the concentration of aluminum atoms in the semiconductor substrate adjacent to the front-side contact is 10 ^ 18 to 5 x 10 ^ 19 atoms per cubic centimeter. Such a concentration of the aluminum atoms in the semiconductor substrate forms an effective front surface field, by which minority charge carriers are scattered away from the front surface field back into the semiconductor substrate.
In one embodiment, an anti-reflection coating is disposed on the front side of the semiconductor substrate. The anti-reflective coating has second openings for front-side contacting.
In one embodiment, the anti-reflection coating comprises a first dielectric, in particular aluminum oxide and / or silicon nitride. Aluminum oxide and silicon nitride can be designed as layers applied alternately.
In one embodiment, the semiconductor substrate has a second emitter with an n-type third doping in the region of the second openings. A doping concentration of the third doping is greater than a doping concentration of the second doping.
In an embodiment, the first metal comprises aluminum. In an embodiment, the second metal comprises silver. In one embodiment, the passivation layer has a second dielectric, in particular silicon nitride.
A method of manufacturing a solar cell begins by providing a p-type semiconductor substrate having a first doping. Subsequently, the semiconductor substrate is etched to remove any Sägeschäden. Now doping atoms are introduced on a back side of the semiconductor substrate to produce an n-type second doping. After introducing the second doping, a passivation layer is applied to the backside. The passivation layer serves to protect the second doping on the back in the following process steps. This is followed by a wet-chemical structuring of a front side opposite the back. The passivation layer is removed in places, whereby first openings are produced in the passivation layer. There is a front side contact, which has aluminum, on the front side and a rear side contact, which has another metal, applied on the back, each using screen printing. A front-surface-field is generated at the front-side facing areas of the semiconductor substrate by the solar cell is placed in an oven heated to 500 to 850 degrees Celsius and the temperature of the solar cell thereby exceeds 500 degrees Celsius for less than 20 seconds.
In one embodiment, the semiconductor substrate is a gallium doped silicon substrate. The introduction of the doping atoms of the second doping takes place by diffusion of phosphorus atoms into the semiconductor substrate. As an additional step, an etching of a phosphorus glass layer formed by the diffusion is carried out.
In one embodiment, after the etching of the phosphor glass layer and before the application of the passivation layer, further phosphorus atoms are anisotropically introduced into the semiconductor substrate in regions of the semiconductor substrate provided for the first openings.
In one embodiment, the backside contact will be applied to the passivation layer, and the partial removal of the passivation layer to create the first openings will occur during the introduction of the solar cell into the oven heated to 500 to 850 degrees Celsius.
In one embodiment, an anti-reflection coating is applied to the front and then removed in places, thereby creating second openings. The front side contacting is arranged in the region of the second openings.
