Description
The invention relates to a projection exposure apparatus for semiconductor lithography with a projection objective having an optical axis and with at least one optical element mounted in a lens housing.
In the case of objectives, in particular projection lenses in semiconductor lithography for the production of semiconductor components, it is necessary to adjust the optical elements used in the lenses, for example lenses and / or mirrors, very precisely, because the highest demands are placed on the imaging accuracy. In addition, during the operation of projection exposure apparatuses, changes in the imaging properties often occur, for example due to thermally induced effects or due to aging effects of the optical (or even mechanical) elements used. For this reason, it is also often necessary to provide so-called manipulators for the correction of aberrations occurring over time. In this context, manipulators are understood as meaning assemblies which contain, in particular, optical elements and actuators. By means of the actuators, the optical properties of the optical elements are selectively influenced during operation, for example in order to achieve the correction of an optical wavefront for improving the imaging properties. Thus, for example, by mechanically acting actuators, a targeted movement or deformation of an optical element to achieve a desired correction effect. For this purpose, of course, the corresponding optical element to be moved must be movable in at least one, preferably in several degrees of freedom.
Depending on the number of required degrees of freedom of the controllable by actuators in a manipulator optical elements in this case, however, a corresponding number of actuators are required, for example, displacements of the optical element in a direction perpendicular to the optical axis (x, y axis), parallel to the optical axis ( z-axis) or tilting relative to the optical axis. In this case, the actuators realize movements in various directions in space, so that the appropriately equipped manipulators require a considerable amount of space due to the free path lengths to be provided for this purpose.
Furthermore, the use of a plurality of different actuators results in a comparatively high control effort, which additionally necessitates the provision of a multiplicity of electronic components. In addition, there is also the danger in the case of this solution that, in the case of adjustments by different actuators, mutual influences occur and, therefore, possibly complicated additional corrections become necessary.
In particular, one sensor is required for each degree of freedom. Each sensor and each drive must be connected via interfaces of the lens with the higher-level control electronics. This means that accordingly the required installation space as well as the required number of electronic components increases significantly with the number of degrees of freedom. Within a lens, therefore, only a limited number of manipulable degrees of freedom can be realized.
It is an object of the present invention to provide a projection exposure apparatus for semiconductor lithography in which an optical element can be moved in as many degrees of freedom as possible and in which the associated actuator system requires the smallest possible space.
The projection exposure apparatus according to the invention for semiconductor lithography shows a projection objective with an optical axis and with at least one optical element mounted in a lens housing, which is movably mounted in at least one inner part. In this case, the inner part is connected to at least one surrounding part and between the inner part and the surrounding part a kinematic element is arranged in such a way that a relative movement of the inner part against the surrounding part in a plane perpendicular to the optical axis in a relative movement of the said two parts is reacted with a component in the direction of the optical axis, wherein at least one articulation point on the surrounding part in the plane perpendicular to the optical axis (xy plane) is movable in two non-parallel directions. In this case, the relative movement may in particular be provided such that the distance between the inner part and the surrounding part in the region of the kinematic element changes, wherein the kinematic element is actuated to carry out the desired resulting movement. In other words, the inner part is thus connected to the surrounding part by a plurality of active agents, which initially a component of movement in the xy plane, causing the inner part to move relative to the surrounding part. This movement, which was originally initiated in the xy plane, is then deflected by the means of action partly in the direction of the optical axis, that is to say in the z direction. In this case, the surrounding part forms a kind of frame with respect to the inner part, within which the inner part can be displaced in three dimensions or also tilted and thus adjusted.
A kinematic element is to be understood as meaning a mechanical arrangement which, by moving its individual parts relative to one another or by at least partial deformation, converts a movement / deformation acting on it into a defined movement. For example, a simple kinematics can be realized as a leaf spring which extends obliquely between the inner part and the part surrounding the inner part. In other words, the leaf spring is formed inclined at an angle different from 0 ° and 90 ° with respect to the optical axis.
Likewise, the kinematic element may be formed as a comparatively rigid beam, which is articulated by means of two solid joints (or hinges) respectively to the inner part and the surrounding part. Characterized in that the beam extends obliquely analogous to the above-described course of the leaf spring, also the desired movement can be generated from the relative movement of the inner part to the surrounding part.
Depending on the choice of the kinematic element, there are different requirements for the design of an actuator for actuating the kinematic element. If a leaf spring is used, it is possible to make use of the elastic properties of the leaf spring and to use an actuator which can exert only train or pressure in a spatial direction, for example. The opposite movement could then be effected by the restoring force of the leaf spring. However, it should be noted that in this case, the actuator in addition to the force required for the movement of the optical element, the restoring force of the leaf spring would apply, which would lead to a corresponding required dimensioning of the actuator with the associated adverse consequences such as increased heat ,
This problem can be mitigated by the price of a then required double-acting actuator, that the above-mentioned combination of beams and (sufficiently soft) solid joints or hinges is used.
The inner part can, for example, show an annular structure and four kinematic elements can be arranged at an angular distance of 90 ° for connecting the inner part to the surrounding part between the parts.
Alternatively, the inner part can show a rectangular structure and four kinematic elements can be arranged in the region of the corners of the rectangle for connecting the inner part to the surrounding part between the parts.
Of course, mixed forms or different geometries are also conceivable here.
In an advantageous embodiment of the invention, the kinematic elements are designed such that the inner part relative to the surrounding part moves linearly along the optical axis in the case of a reduction in the distance between the inner part and the surrounding part in the region of the kinematic elements. In other words, a movement of the surrounding part, which takes place only in a plane perpendicular to the optical axis, can be converted into a resulting movement of the inner part along the optical axis. The fact that the triggering movement - namely the relative movement of the surrounding part relative to the inner part - takes place only in a plane perpendicular to the optical axis, can be saved in an advantageous manner, on the one hand space in the region of the surrounding part and on the other hand, actuators can be used which only in one direction, such as piezoactuators.
In a further variant of the invention, the kinematic elements are designed such that, in the case of a reduction in the distance between the inner part and the surrounding part in the region of the kinematic elements, the inner part tilts relative to the surrounding part about an axis which is oblique, in particular perpendicular, to the optical axis ,
By the design of the kinematic elements it is thus possible to determine in advance which additional degree of freedom of movement of the inner part and thus of the optical element arranged therein is to be realized. A somewhat detailed exemplary presentation can be found in the following description of the figures.
It may be provided in a development of the invention that the inner part and / or the part surrounding the inner part monolithic, i. is formed in one piece or are. This not only simplifies the manufacturing process and facilitates the assembly, but also saves additional space.
However, a person skilled in the art will naturally also be able to consider the individual features detached from one another and, if appropriate, to combine these with other useful subcombinations.
