Abstract
Verfahren zum Herstellen eines Transistors (100) mit hoher Elektronenbeweglichkeit, aufweisend die Schritte:
a) Bereitstellen einer HEMT-Struktur (10);
b) Aufbringen einer dielektrischen Schicht (20) auf die HEMT-Struktur (10);
c) Aufbringen einer Gateschutzschicht (30) auf die dielektrische Schicht (20) in einem für das Gate (70) vorgesehenen Bereich;
d) Öffnen der ersten dielektrischen Schicht (20) und Ausbilden von Ohmschen Kontakten (40) in den Bereichen von Source (80) und Drain (90);
e) Abscheiden und Strukturieren von Passivierungsschichten (50, 60), wobei das Strukturieren mittels Trockenätzens mit Ätzstopp auf der Gateschutzschicht (30) durchgeführt wird;
f) Ausbilden einer Struktur für das Gate (70) durch Strukturieren der Passivierungsschichten (50, 60) und selektives Entfernen der Gateschutzschicht (30); und
g) Abscheiden und Strukturieren von Anschlussmetallisierungen aller Elektroden (70, 80, 90) des Leistungstransistors (100).A method of manufacturing a high electron mobility transistor (100), comprising the steps of:

Durch eine spontane Bildung eines zweidimensionalen Elektronengases (2DEG) an der GaN/AlGaN-Grenzfläche kommt es hierbei zu sehr hohen Beweglichkeiten (μe > 2000 cm2/Vs) und Ladungsträgerdichten (n > 1013 cm–2) im Kanalbereich. Diese Eigenschaften bieten das Potenzial, Transistoren mit extrem niedrigen Leit- und Schaltverlusten zu realisieren. - f) Ausbilden einer Struktur für das Gate durch Strukturieren der Passivierungsschichten und selektives Entfernen der Gateschutzschicht; und Abscheiden und Strukturieren von Anschlussmetallisierungen aller Elektroden des Leistungstransistors.

Zusammenfassend wird mit der Erfindung ein Verfahren zur Herstellung eines MIS-HEMT-Leistungstransistors vorgeschlagen, welches einen sehr guten Übergangsbereich zwischen der Gateelektrode und der Gateisolationsschicht aufweist. Auf diese Weise kann sich vorteilhaft das zweidimensionale Elektronengas sehr gut ausbilden. Zudem ist durch das Abscheiden der Gateisolationsschicht ein möglichst frühzeitiges Aufbringen der Gateschutzschicht auf die Gateisolationsschicht ermöglicht. Dies erfolgt somit zu einem Zeitpunkt, wo noch keinerlei Metalle prozessiert worden sind, so dass Materialien und Werkzeuge mit einem hohen Reinheitsgrad genutzt werden können.In summary, the invention proposes a method for producing a MIS-HEMT power transistor, which has a very good transition region between the gate electrode and the gate insulation layer.
