Bei realen Molybdän-Silizium-Viellagensystemen bildet sich allerdings an den Lagengrenzen eine Mischlage aus Molybdänsilizid aus, die zu einer deutlichen Verringerung der maximal erreichbaren Reflektivität führt. In Tabelle 1 sind die Reflektivitätswerte angegeben, die sich ergeben, wenn man von einer Mischlagendicke von 1 nm ausgeht. Da sich bei Lagen so geringer Dicke keine vollständig eindeutigen stöchiometrischen Angaben machen lassen, wurden die Reflektivitäten bei 13,5 nm für verschiedene stabile Molybdän-Silizium- Verbindungen ermittelt, nämlich MoSi2, Mo5Si3 und Mo3Si (siehe auch Tabelle 1). Allerdings deuten verschiedene Untersuchungsmethoden sowie Reflektivitätsmessungen darauf hin, dass das stöchiometrische Verhältnis in der Mischlage am ehesten an MoSi2 heran kommt, was zu einer deutlich geringeren maximalen Reflektivität von 70,9% führt.In real molybdenum-silicon multilayer systems, however, a mixed layer of molybdenum silicide forms at the layer boundaries, which leads to a significant reduction in the maximum achievable reflectivity. Table 1 gives the reflectivity values which result when assuming a mixed layer thickness of 1 nm. Since layers of such a small thickness can not give completely unambiguous stoichiometric data, the reflectivities at 13.5 nm were determined for various stable molybdenum-silicon compounds, namely MoSi 2 , Mo 5 Si 3 and Mo 3 Si (see also Table 1) ). However, different methods of investigation and reflectivity measurements indicate that the stoichiometric ratio in the mixed layer is closest to MoSi 2 , resulting in a significantly lower maximum reflectivity of 70.9%.

(Tabelle 3) oder Molybdänborid
(Tabelle 2) aufweisen. Die Reflektivitäten werden mit der Reflektivität eines
Molybdän-Silizium-Viellagensystems
ohne Zwischenlage, bei dem sich eine Mischlage aus MoSi2 ausgebildet
hat, verglichen. Zum besseren Vergleich sind sowohl die Mischlage
als auch die Zwischenlagen 1 nm dick. Da auch bei den Zwischenlagen
Molybdänborid-Zwischenlagen erhöhen nicht nur die thermodynamische und thermische Stabilität von reflektiven optischen Elementen, sondern führen auch zu einer höheren Reflektivität. Bei den Molybdänboriden handelt es sich überwiegend um teils MoB2 und teils MoB, was auch durch die vergleichbaren Enthalpien dieser beiden Boride untermauert wird, die negativer als die Enthalpie für Mo2B sind, wobei aber auch über den jeweiligen Beschichtungsprozess Einfluss auf die tatsächliche Stöchiometrie genommen werden kann.Molybdenum boride interlayers not only increase the thermodynamic and thermal stability of reflective optical elements, but also result in higher reflectivity. Eine Erklärung für die gute Stabilität sowohl in thermodynamischer als auch in thermischer Hinsicht könnte in den unterschiedlichen Enthalpien von Molybdänsiliziden und Molybdänboriden liegen. Die im Vergleich mit den Molybdänsiliziden geringeren Enthalpien der Molybdänboride belegen (siehe Tabellen 1 und 2), dass die Molybdänboride sich bevorzugter bilden als die Molybdänsilizide. stellt man fest, dass die Reflektivitäten für Viellagensysteme mit Molybdänsilizid-Mischschichten
und für
Viellagensysteme mit Molybdännitrid-Zwischenlagen
je nach Stöchiometrie
in ähnlichen
Bereichen liegen. Allerdings ist die reflektierte Bandbreite bei
Viellagensystemen mit Molybdännitrid-Zwischenlagen,
wie aus

besonderer Vorteil der hier beschriebenen reflektiven optischen
Elemente besteht darin, dass sie sich nicht nur bei Raumtemperatur
mit hinreichend langer Lebensdauer betreiben lassen, sondern auch
bei Betriebstemperaturen von 200°C
bis 300°C
und sogar bis zu 600°C.
Auch bei hoher auf die reflektiven optischen Elemente auftreffender
Strahlungsintensität
ist daher keine Kühlung
der reflektiven optischen Elemente notwendig. Von besonderem Vorteil
ist die Verwendung der hier beschriebenen reflektiven optischen
Elemente als Kollektorspiegel einer EUV-Lithographievorrichtung.
Ein solcher Kollektorspiegel, der in der Regel der höchsten Strahlungsintensität innerhalb
einer EUV-Lithographievorrichtung ausgesetzt ist, kann dennoch ohne aufwendige
Kühlung
betrieben werden.
