Description
The invention relates to a reflow soldering for soldering a variety of assemblies. The reflow soldering is characterized in that soldered by means of a solder paste or solder, which is melted by heating. The assembly to be soldered is provided for this purpose at the solder joints with a solder paste and the components to be soldered. The assembled assembly is placed for example in an oven and heated so that the melting point of the solder paste is achieved. Subsequently, the assembly is cooled again, whereby the solder solidifies and gives a solid conductive solder joint. There are different types of reflow soldering known. Most widespread are continuous systems in which the assembly to be soldered is more or less continuously conveyed through the system and in this case is heated so strongly by convection or radiation that the solder paste reaches its melting point and is then cooled again, so that the assembly in a Condition of the system can be removed, in which the solder paste is no longer liquid and a stable connection of base or printed circuit board and soldered components is guaranteed.
Most systems have a preheat phase in which the assembly is heated slowly, an actual soldering zone in which the assembly is heated so high that the melting point of the solder paste is reached, and a subsequent cooling phase, in which the assembly is slowly cooled again ,
Although good soldering results can be achieved with such systems, conventional systems for large surface-mounted components reach their limits. The reason for this is that such components require large solder pads for transmitting high electrical power, these large solder pads must be soldered at least largely error-free, otherwise the resistance increases sharply and the required electrical power can not be sufficiently transmitted or due to the high electrical Resistance too high heating of the soldering surface occurs. The reason for this is primarily to be seen in inclusions caused by residual flux and other impurities in the large area solder surface and thus affect the contact between PCB and component. The aim is to solder the assembly inclusion-free, that is without inclusions such as blowholes or other inclusions of any kind. To address this problem, it has been proposed to create a vacuum in the soldering phase so that as the solder paste reaches the melting point, air bubbles, flux residues and other contaminants are removed by the vacuum or vacuum, thus improving the quality of the solder joint to increase, since in particular in flat solder joints, at least in the inner region in conventional reflow soldering often remain inclusions.

The object of the invention is to provide a reflow soldering system that ensures significantly improved solder joints even with large surface mounted components with large pads by the use of vacuum with high reliability.
This object is solved by the features of claim 1. In a vacuum zone, the item to be soldered is held for a predetermined period of time at least at a temperature which is the Melting temperature is equal to or above. Following the vacuum treatment, the solder is transferred to a conventional cooling zone. That is, the solder is heated in a conventional manner in the soldering zone so far that the melting temperature of the solder paste is achieved. The temperature control can adjust exactly to the melting temperature or to an overlying temperature. The decisive factor is merely that the solder paste melts completely and on the other hand components are not damaged by excessive temperature load. In this state, that is, in a state where the solder paste is in a molten liquid state, the solder is placed in a vacuum zone and exposed there to a vacuum for a predetermined time. The temperature control or the control of the temperature profile is carried out so that for a predetermined period of time even in the vacuum zone, the solder paste is maintained at least at melting temperature, so that the solder paste is present during the vacuum treatment at least for a certain period of time in liquid form and in this way inclusions , Impurities, etc. can be removed by means of the vacuum.
In the vacuum zone, a vacuum is generated for a predetermined period of time to expose the solder or the liquefied solder paste to a vacuum. The temperature control or the temperature profile of the system can be designed so that during the entire vacuum treatment, the solder paste is in liquid form, so at least the melting temperature of the solder paste is achieved, or the system can be designed or regulated so that only for a part the duration of the vacuum treatment, that is, a predetermined period of time, the melting temperature is reached and during the remaining duration of the vacuum treatment, the soldering material or the solder paste already cools again to a temperature below the melting temperature.
Advantageously, the soldering material or the solder paste cools in the vacuum zone to a temperature below the melting temperature of the solder paste before the solder is transferred to the cooling zone. For this purpose, as stated, the temperature control during the vacuum treatment be designed accordingly, or it can dwell the solder after the actual vacuum treatment for a certain period of time in the vacuum zone and during this time so far cool that the melting temperature is exceeded, before this is transferred to the cooling zone. A transfer of the solder from the vacuum zone to the cooling zone in a state in which the solder paste has already cooled below melting temperature, has the advantage that by any vibrations, a deposition of components no longer has to be feared because of the at least partially solidified solder paste given relatively stable connection of printed circuit board and components.
Advantageously, the transport of the solder material by the reflow soldering continuously or clocked. In the vacuum zone, the transport is advantageously clocked, so that during the vacuum treatment no transport of the solder takes place and the vacuum zone can be effectively closed with relatively simple means. But it is also a completely continuous transport possible if the item to be soldered is placed with sufficiently great distances to the transport device, so that during the vacuum treatment, the vacuum zone can be closed because during this period no further item to be soldered is transported via the transport device to the vacuum zone. Also, a combination of completely continuous transport, z. B. by the preheating, soldering and cooling zone, or a clocked transport through the vacuum zone are possible by appropriate transfer to appropriate conveyors. In addition, however, a continuous transport in the vacuum chamber is possible.
According to the invention, the vacuum zone has a heating device, by means of which the temperature of the vacuum zone is adjustable. In this way, the soldering profile during the phase in the vacuum zone can be designed accordingly and the period of time during which the solder paste is maintained at least at melting temperature, are regulated. Optionally, a cooling profile in the vacuum zone or the gradient of the cooling by the heater can be adjusted accordingly. Advantageously, this heater operates without convection, since at least in the phase in which the vacuum is generated, heating by means of convection is not possible. However, it is conceivable to heat the vacuum zone in the period in which the vacuum is not generated by convection heating and to suspend this heater during the phase in which the vacuum is generated. Heat radiators or resistance heating devices have proved to be advantageous.
The vacuum treatment in the vacuum zone via a vacuum pump, which does not have to run continuously, but is clocked advantageous and only then generates the desired vacuum when the item to be soldered was placed in the vacuum zone, this was closed, and then only for the duration of desired vacuum treatment, as stated, the item to be soldered may also remain longer in the vacuum zone to cool below the melting temperature.
Filtering device are advantageously provided in the intake of the vacuum pump to Keep impurities, especially flux residues, away from the vacuum pump.
In the vacuum zone, a protective gas device may be provided, by means of which in the vacuum zone, a protective gas atmosphere can be created. As in the case of brazing under protective gas, oxidation can be avoided hereby, in particular during the phase during which the solder paste is in liquid form.
With the reflow soldering system according to the invention, it is possible to solder both unilaterally and two-sided populated assemblies and to treat in the vacuum zone. The assemblies to be soldered can be treated with components of different heights on both sides. Furthermore, assemblies or boards can be treated with cooling plates in the vacuum zone. These assemblies can be soldered with heat sinks over the entire surface or part of the area on the bottom and treated in the vacuum zone. Good results were achieved with assemblies of the materials FR2, FR3, FR4 and FR5. But also assemblies with other resin compositions have been successfully soldered.
As stated, is to be regarded as the essence of the invention that the solder is conveyed in a state of the soldering zone in the vacuum zone, in which the melting temperature of the solder paste is at least reached or even exceeded. In this phase, vibrations of the soldered material can of course easily lead to a deposition of components, in particular small and light components. It may therefore be provided for this transport task, a separate transport device, which ensures a particularly vibration-free transport. For the transport of the item to be soldered through the preheating and soldering zone as well as through the cooling zone, a conventional transport device can be provided. This can also be used between the vacuum zone and the cooling zone when the vacuum zone is already cooled to a temperature below the melting temperature of the solder paste.
The invention will be described in more detail with reference to a preferred embodiment.
