Ein 8''-Wafer mit 500 nm thermischen Oxid wurde mit 50 nm SixNy beschichtet, mit einer lithografischen Maske versehen und die Maskenfenster mit RIE bis zum Oxid freigeätzt. Nach Entfernen der Maske war die Fläche der Nitridstrukturen ca. 22% der Waferfläche und darauf wurden ganzflächig 500 nm Silanoxid aufgebracht. Die Politur wurde mit der kommerziellen ILD Slurry mit SiO2 Partikeln und der mit KOH auf pH 10 eingestellten Slurry ausgeführt, analog zu Beispiel 1 und 2. Polierparameter waren für den Arbeitsdruck 61 kPa und die Rotation 50 U/min für Polierkopf und Teller. Die aufgezeichnete Potentialkurve zeigte, wie in den vorangehenden Beispielen, ein Absinken des Potentialwertes (Punkt B1), welcher das Erreichen der Nitridschicht anzeigte.A 8 "wafer with 500 nm thermal oxide was coated with 50 nm Si x N y , provided with a lithographic mask, and the mask windows etched to oxide with RIE. After removal of the mask, the area of the nitride structures was about 22% of the wafer area and 500 nm of silane oxide was applied over the whole area. The polishing was carried out with the commercial ILD slurry with SiO 2 particles and the slurry adjusted to pH 10 with KOH, analogously to Examples 1 and 2. Polishing parameters were for the working pressure 61 kPa and the rotation 50 rpm for the polishing head and plate. The recorded potential curve showed, as in the preceding examples, a decrease in the potential value (point B1), which indicated the achievement of the nitride layer.
Beispiel 4Example 4
Ein 8''-Wafer mit 500 nm thermisches Oxid wurde mit SixNy beschichtet, strukturiert und mit Silanoxid bedeckt, wie im Beispiel 3 angegeben wurde. Die Polierausführung wurde hier anstelle der kommerziellen ILD Slurry mit einer CeO2-Slurry ausgeführt, welche auf pH 8 eingestellt war. Polierarbeitsdruck und Rotationsgeschwindigkeiten waren analog Beispiel 3. Die Politur zeigt, ebenso wie die Beispiele 1–3, nach dem Potentialplateau (konstantes Elektrodenpotential) ein Absinken aufgrund des Einflusses der gebildeten NH-Verbindungen und damit des Erreichens der SixNy Strukturen.An 8 "500 nm thermal oxide wafer was coated with Si x N y , patterned and covered with silane oxide as indicated in Example 3.
