In
In

In
der Fernsehtechnik sind z. B. CCD-Sensorarrays bekannt, die aus
einer Vielzahl von Bildsensoren bzw. Sensorelementen und auf diese aufgelegten
Farbfiltern bestehen.

schmalen Transmissionsband (= Dip) dagegen transmittierend. Filter
In addition, optoelectronic components with color filters in the form of Fabry-Perot filters are used, in particular in the telecom and data communication, each of which has a photoelement or the like associated with it (eg. DE 103 18 767 A1 ). Such filters have at least two DBR (Distributed Bragg Reflector) mirrors separated by a cavity and, in a wavelength range preselected by their design, designated as stop band, reflect in at least one narrow transmission band (= dip) within this stop band. on the other hand transmissive. Filters of this type have the advantage that the transmission band can be changed within a predetermined by the stop band tuning range by z. B. the geometric and thus the optical length of the cavity is changed by displacement of the two DBR mirror relative to each other. The device can be tuned in this way when using a single sensor element to one of many wavelengths λ1, λ2 .... λn. However, there is the disadvantage that it allows no spatial resolution and a tuning of the filter in the entire stop band is usually not possible for design reasons or associated with a high technical complexity. For remission spectroscopy such devices are also not very suitable.
B. Applied Optics, 1. Juni 1998, Vol. 37,
No. 16, S. 3586 bis 3593 oder Applied Optics, 1. Januar 2002, Vol.
41, No. 1, S. 182 bis 192).
For remission spectroscopy

solution
This problem is served by the features of claim 1.
The invention provides a device which combines both the photoelements and the filter elements on a common substrate. As a result, not only the various filter elements of the filter, but also the photo elements necessary for the detection or differentiation of the transmission bands or for the spectral evaluation of the recorded radiation are integrated in one and the same component. In this case, it is possible to make the characteristic transmission bands and / or the spectral distribution of the recorded radiation as well as the location at which a specific radiation is emitted visible merely by interrogating the photoelements, ie without mechanical tuning of the filter. The device can be produced with relatively simple means when using the method according to claim 13, since the filter is constructed directly on a substrate, the z. B. has a detector device made in CMOS or CCD technology. Since the filter elements are arranged on the back of the substrate, the front of which is available for the attachment of the required electrical lines, without them by the passage of detek to radiation is hindered to the photoelements, which are usually mounted in or near the front of the substrate. Due to the design of the filter elements as a Fabry-Perot filter, it is also possible to accommodate a large number of (eg a few hundred) filter elements in a small space (eg 1 cm x 1 cm) whose transmission bands are either different or the same Wavelength ranges are assigned. In this way, a sensor can be created which has both a high spatial resolution and a high spectral resolution.
Gegenstand
der Erfindung ist außerdem
ein Spektrometer nach dem Anspruch 17.object
The invention is also
A spectrometer according to claim 17.

optisches Filter ausgebildet. Das Filter 2 enthält einen
auf die Rückseite 1b des
Substrats 1 aufgebrachten, ersten DBR-Spiegel 3,
ganze, z.
wesentlichen dieselbe Dicke. To 1 For example, an optoelectronic component according to the invention contains a substrate consisting of silicon, for example 1 with a front side 1a and a back 1b , On the back side 1b of the substrate 1 is as a whole by the reference numeral 2 provided, formed optical filter. The filter 2 contains one on the back 1b of the substrate 1 applied, first DBR mirror 3 , a second DBR mirror 4 that on one of the substrate 1 opposite side of the first DBR mirror 3 and spaced therefrom, and one between the two DBR mirrors 3 and 4 provided cavity which in 1 as a whole with the reference numeral 5 is designated. The complete component therefore represents a substantially consisting of four superposed layers multilayer body. All these layers can over the whole, z. B. extending in the x-direction of an imaginary, Cartesian coordinate system length and the whole, z. B. extends in the y-direction of the imaginary coordinate system extending width of the device. One each has the substrate 1 forming layer and a first DBR mirror 3 forming zone perpendicular to the xy plane of the imaginary coordinate system, ie in the z-direction, throughout substantially the same thickness.
Material angeordnet. Diese Schicht hat parallel zur z-Richtung eine
unterschiedliche Dicke. Insbesondere hat die von der Schicht gebildete
Kavität 5 in
trennen. As 1 further shows is on the first DBR mirror 3 a layer of a the cavity 5 forming material arranged. This layer has a different thickness parallel to the z-direction. In particular, the cavity formed by the layer has 5 in a section 5a a comparatively small thickness, in one section 5b a slightly larger thickness and in sections 5c and 5d even slightly larger thicknesses. Geometric lengths l 1 to l 4 of the cavity 5 in these sections 5a to 5d therefore all have different values. Between the sections 5a to 5d are preferably separation areas 6 in which the cavity material z. B. has a preselected, constant thickness and the sections 5a to 5d the cavity 5 spatially separate.
On the layer formed from the Kavitätsmaterial is a second DBR mirror 4 forming zone. This zone has in 1 - viewed in the z-direction - everywhere the same thickness. Therefore, the lower and upper sides of this zone have a contour or structuring similar to that in 1 upper contour or structuring of the cavity 5 equivalent. The z-direction measured distance of the top and bottom of the DBR mirror 4 is in 1 essentially the same everywhere.
Aufgrund
Due to the described formation of the cavity 5 contains the filter 2 in the exemplary embodiment four filter elements 2a to 2d , as in 1 indicated by dashed lines, each filter element 2a to 2d from one of the sections 5a to 5d the cavity 5 and a corresponding section of the DBR mirror 3 and 4 is formed. In the plan view, ie in the xy plane, these filter elements have 2a to 2d preferably a circular shape, although in principle they could have other circumferential contours.
Alternativ
So wäre
es z. B. möglich,
jedes Filterelement 2a bis 2d aus Redundanzgründen zweimal im
Bauelement vorzusehen. As an alternative to the above description, the component may have further filter elements that are compatible with the described filter elements 2a to 2d are identical. So it would be z. B. possible, each filter element 2a to 2d for redundancy reasons, to be provided twice in the component.
At the substrate 1 it is preferably a translucent or to be detected, electromagnetic radiation permeable film, a thin glass plate, a silicon wafer od. Like., Under "translucent" means that the disc does not necessarily have to be clear to the the filter 2 passing Radiation uninfluenced pass, but z. B. also have a scattering function and therefore either formed overall as a diffuser or can be provided with the radiation-scattering means.
ausgebildeten, fotoelektrischen Detektor- bzw. Sensoreinrichtung
versehen.
liegenden Strahlungen bzw. deren Wellenlängen erfolgen soll.According to the invention, the device is after 1 continue with one into the substrate 1 provided integrated, array-like, photoelectric detector or sensor device. This preferably contains for each filter element 2a to 2d one photo or sensor element each 7a to 7d , z. B. in the form of a photodiode. The photo elements 7a to 7d are according to 1 in the substrate 1 arranged so as to be immediately below those portions DBR mirror 3 are arranged, which a respective filter element 2a to 2d assigned. The filter element 2a is therefore z. B. the photo element 7a so assigned that this is just the filter element 2a can absorb transmitted radiation. The same applies mutatis mutandis to the filter elements 2 B to 2d and the associated photo elements 7b to 7d , For redundancy and other reasons, it may be appropriate to under each filter element 2a to 2d at least two identical photo elements each 7a to 7d to be arranged so that the other remains effective in case of failure of one of the two photo elements, and / or selected photo elements 7a to 7d simultaneously under at least two different filter elements 2a to 2d so that they respond when the one and / or other filter element transmits radiation. Like the photo elements 7a to 7d the individual filter elements 2a to 2d is to be assigned, is in principle arbitrary and essentially dependent on how the detection and / or evaluation of the filter elements 2a to 2d transmitted, lying in the transmission bands radiations or their wavelengths should be made.
The radiation-sensitive photo elements 7a to 7d lie in the substrate 1 close to the front 1a or borders to the front 1a because they are currently due to the usual manufacturing techniques, eg. B. the CCD or CMOS design, not arbitrarily deep into the substrate 1 can be planted. However, using other techniques, it would also be possible to use the photo elements 7a to 7d to the back 1b to be bordered, z. B. when they are formed as thermocouples. The photo elements can 7a to 7d from phototransistors, photodiodes, photoresistors and CCD elements od. Like., That is made of any element that is suitable for the detection of radiation in the scope described here.
Finally, the z. B. substrate produced in CCD or CMOS construction 1 preferably also a plurality of, not shown, electrical or electronic components in the form of transistors and diodes or the. Like., By means of which of the photo elements 7a to 7d emitted electrical signals can be processed, and the associated, generally with the reference numeral 8th indicated, electrical lines in the form of conductors, terminals or bus lines. These lines 8th usually lie on the front 1a of the substrate 1 because they z. B. on the substrate 1 be evaporated while the electronic components in the substrate 1 are arranged. Alternatively, it would of course also be possible, only the photo elements 7a to 7d in the substrate 1 on the other hand, to arrange the electronic components on or in a separate chip and to surround as needed with the same or a different housing.
As 1 shows are the filter 2 or its filter elements 2a to 2d Invention according to the back 1b that is, of the lines 8th opposite side of the substrate 1 is formed, which therefore both the substrate for the sensor device and the substrate for the filter 2 forms. At the same time it is provided, the component of the lines 8th to irradiate on the opposite side, as in 1 is indicated by the arrows λ1 to λ4 associated with the arrows. This on the one hand ensures that the lines 8th The incidence of radiation on the underlying photo elements 7a to 7d can not hinder, ie the largest possible optical cross-section is achieved, and / or the lines 8th on the front side 1a arbitrary and regardless of the position of the photo elements 7a to 7b or the radiation to be detected can be laid. On the other hand, there is the advantage that the back 1b usually a smooth, level and not by lines 8th od. Like. Has rugged surface and therefore before applying the filter elements 2a to 2d No special measures have to be taken to smooth this surface. That is true regardless of whether the substrate 1 produced by CCD, CMOS or other techniques.
Da
Because the substrate 1 from his back 1b is irradiated ago and the radiation usually only has a relatively low penetration depth with respect to the substrate materials commonly used, according to the invention further provided, the substrate 1 at least where the filter and photo elements 2a to 2d and 7a to 7d are arranged to make sufficiently thin. This can be done by the substrate 1 z. B. over its entire width and length a selected depending on the depth of penetration of the radiation to be detected selected thickness of z. B. 10 μ to 20 μ. Alternatively, it is also possible, the substrate 1 in the area to be irradiated with one from the back 1b outgoing recess 11 to provide, as in 2 is implied, making it a mean, depending on the one penetrating depth of the radiation-sized section 1c with a thickness of z. B. 10 μ to 20 μ and surrounding this area around, much thicker edge portion 1d which is the substrate 1 a z. B. for the later application required stability. Is doing the recess 11 z. B. produced by etching, then there is also the advantage that a floor 11a the recess 11 chemically polished and thus made as smooth as it is for visual reasons and for attaching the filter 2 is desired.
L1 = l1·n, L2 = l2·n, L3
= l3·n
und L4 = l4·n, die sich durch ihre geometrischen
Längen
l1 bis l4 voneinander
unterscheiden. The device is therefore after 1 in total from an optical filter 2 , the four filter elements 2a to 2d with identical DBR mirror sections but different cavity sections 5a to 5d and having a photoelectronic detector device, the filter 2 carrying substrate 1 so that it forms a one-piece manufactured filter and sensor array. When using a material that is the same throughout and therefore has the same refractive index n everywhere for the cavity 5 have the cavity sections 5a to 5d while optical lengths L1 = l 1 · n, L2 = l 2 · n, L3 = l 3 · n and L4 = l 4 · n, which differ from each other by their geometric lengths l 1 to l 4 .
Abweichend
Deviating from 1 contains the device with particular advantage not only four, but a far larger number of z. B. at least ten, with particular advantage one hundred or more filter elements and associated photo elements. The z. B. circular filter elements 2a to 2d and the associated photo elements 7a to 7d arranged two-dimensionally and optionally in rows and columns which form the rows and columns of a corresponding imaginary coordinate system in Cartesian or polar coordinate fashion (eg rows parallel to the x-axis and columns parallel to the y-axis). Alternatively, however, a one-dimensional arrangement in straight or curved lines or any other arrangement is possible. In addition, the filter and photo elements 2a to 2d and 7a to 7d regardless of whether they are arranged in rows and / or columns, be arranged with a regular or an irregular distribution.
3 zeigt
Schichtenpaare 12 vorhanden. In entsprechender Weise weisen
in bekannter Weise (vgl. z.
3 shows by way of example details of the two at the formation of the filter elements 2a and 2d involved sections of the DBR mirror 3 and 4 , Both sections of the DBR mirror 3 in the exemplary embodiment, three and a half layer periods 12 on, with each period 12 a layer 12a and a layer 12b contains. Because both to the substrate 1 as well as to the cavity section 5a respectively. 5d one layer each 12a borders, are in the embodiment three and a half pairs of layers 12 available. In a similar way, the two in 2 shown sections of the DBR mirror 4 three and a half shift periods 14 with layers 14a and 14b on purpose the layers 12a . 12b correspond, but may also be deviating from these. The layers 12a . 14a and 12b . 14b otherwise differ in a known manner (cf. DE 103 18 767 A1 and the other publications cited therein) by their layer thickness and / or their refractive index, ie by their optical thickness. This z. For example, the differences between the refractive indices of the layers 12a and 12b (respectively. 14a and 14b ), that is, the refractive index contrasts appropriately chosen so that a stop band of the desired width is formed. The larger the total spectral range that can be used in terms of application technology, ie, the desired width of the stop band of the filter array, the greater should be the refractive index contrasts mentioned on the one hand. On the other hand, the numbers of existing layer periods should 12 respectively. 14 be large enough so that a high degree of reflection and a possible rectangular trained Stopband be obtained.
Abgesehen
Apart from that it is clear that the absorption of the layers 12a . 12b and 14a . 14b and the cavity sections 5a to 5d should be sufficiently small in the considered spectral regions, in particular if the number of layer periods is chosen to be large in order, inter alia, to obtain the lowest possible absorption of the transmission bands. Incidentally, the DBR mirrors can be designed in any manner known per se.
Analog
dazu zeigt 1 das Durchlassspektrum des
insgesamt vier Filterelemente 2a bis 2d aufweisenden
Filterarrays. The function of the filter and sensor array described results essentially from 1 . 3 and 4 , In 3 is schematically indicated that the filter element 2a z. B. reflects a wavelength λ4, a wavelength λ1 passes, however, so that they are the photoelement 7a can reach. By contrast, the filter element leaves 2d the wavelength λ4 happen so that it is the filter element 7d while it does not transmit the wavelength λ1 at the same time. Analogously shows 1 the transmission spectrum of the total of four filter elements 2a to 2d having filter arrays.
Finally shows 4 the transmission bands (dips) at the central wavelengths λ1 to λ4 within a stopband that extends from just above 500 nm to just below 800 nm. The reflectivity is plotted on the ordinate in all four spectra. For the sake of clarity, the zero points are each shifted along the ordinate.
Anstatt
In diesem Fall könnten
alle Kavitätsabschnitte 5a bis 5d dieselbe geometrische
Dicke aufweisen.Instead of a thickness variation of Kavitätsabschnitte 5a to 5d For example, a variation of the optical length L can also be brought about by a variation of the refractive index n. In this case, all cavity sections could 5a to 5d the same have geometric thickness.
B. so vorgegangen,
In Abhängigkeit
The production of the described optoelectronic component is carried out by the means of microelectronics, optoelectronics, nanotechnology and microsystem technology, but can be done in various ways. This z. B. proceeded so that initially the design of the filter 2 including the associated filter elements 2a to 2d and cavity sections 5a to 5d is determined. Depending on this, the design of the detector device containing the filter 2 matching or to the filter 2 adapted substrate 1 set, which z. B. is a CCD or CMOS photodiode array, the z. B. in the form of an approximately 0.5 mm thick silicon chip or wafer is present and at the desired intervals and in the desired distribution with the photo elements 7 is provided. The substrate prepared afterwards 1 serves as a starting point for the production of the filter array. Alternatively, it is also possible, conversely, initially the design of the detector device having the substrate 1 or, if available on the market, from an existing one, e.g. B. purchased substrate 1 and then a customized design for the filter 2 set.
The substrate 1 is now, if it is not sufficiently thin, by etching or otherwise continuously diluted to a thickness of, for example, 10 μ to 20 μ or in the sense of 2 with a thinned middle section 1c Mistake.
In
Substrats 1, indem z. B. abwechselnd Schichten 12a aus
Siliziumdi oxid (SiO2) und Schichten 12b aus Siliziumnitrid
(Si3N4) mit einem
PECVD-Verfahren (Plasma Enhanced Chemical Vapour Deposition) auf dem
Substrat 1 abgeschieden werden. In a further step, the DBR mirror is now deposited 3 on the back side 1b of the substrate 1 by B. alternately layers 12a made of silicon dioxide (SiO 2 ) and layers 12b of silicon nitride (Si 3 N 4 ) with a PECVD (Plasma Enhanced Chemical Vapor Deposition) method on the substrate 1 be deposited.
aufgebracht. On the top layer of the DBR mirror 3 Now a layer of the Kavitätsmaterial is applied. If the subsequent structuring of the cavity material is to take place preferably by a nano-print process, the cavity material to be used is a solid, but thermoformable material, such as, for example. B. polymethylmethacrylate (PMMA = Plexiglas) used. The cavity material is z. B. applied by spin coating analogous to the application of photoresist, by deposition or by a nozzle spray technique.
This is followed by the structuring of the layer consisting of the cavity material z. B. with the help of a suitably structured stamp whose facing the layer, embossing surface as a negative mold in the layer 5 is formed to be produced structuring. The structuring then takes place in that the layer z. B. heated to 140 ° C to 160 ° C to make the cavity material malleable, and then the stamp is pressed to the surface of the layer in 1 Cavity sections shown 5a to 5d train. Then the cavity sections become 5a to 5d fixed by the Kavitätsmaterial left to cool and optionally by light irradiation, preferably by UV light is cured. In a last process step, the formation of the second DBR mirror then takes place 4 in the same way as above for the first DBR mirror 3 is described, wherein the mirror 4 despite everywhere the same thickness through the Kavitätsabschnitte 5a to 5d Preserves given structuring.
DBR-Spiegel 3, 4 Materialien verwendet, deren
betragen dabei z. B. wenige Mikrometer.Using the technique described, filter arrays can be made with a few hundred filter elements that are transparent to different wavelengths. Since the width of a filter dips in the exemplified wavelengths λ1 to λ4 only about 1 nm and the width of the stop band in 4 is about 280 nm, would be produced in the embodiment by varying the thickness of Kavitätsmaterials arrays with about 250 to 300 filter elements. It is assumed that the thickness variation of the cavity material from filter element to filter element must be only a few nanometers. Be for the DBR mirror 3 . 4 Used materials whose refractive index contrast is much greater than that in the system silicon dioxide / silicon nitride, then can stop bands in the range of, for example, 300 nm to 1000 nm with a width of z. B. 700 nm and consequently produce arrays with well over 500 filter elements. The cross sections of the filter elements parallel to the imaginary xy plane amount to z. B. a few microns.

The invention is not limited to the described embodiments, which can be modified in many ways. In particular, the number of filter elements present per filter array is largely freely selectable and adaptable to the desired wavelength range, which can extend from the UV range to the microwave range. Furthermore, the specified method for producing the optoelectronic component is only an example. Furthermore, the filter array is also in combination with other, light ver working arrays (light processing elements) applicable. Conceivable are waveguide-based, optoelectronic integrated circuits, multiplexers, demultiplexers, wavelength converters, optical amplifiers and similar components. Furthermore, photoresistors arrays, photodiode arrays, phototransistor arrays and the like can advantageously also be used. Ä. Be used. In particular, plastic materials can also be used as substrate (for example films, in particular flexible films made of organic materials), all types of electronic and optoelectronic components being able to be integrated. On the basis of organic materials, all components are also conceivable, which are previously realized on an inorganic basis. In addition, the Substat 1 each bent or adapted to an existing surface relief or be. The specified sizes of the stop bands and / or the layers of the transmission bands are given only by way of example and largely of the geometry and the material of the DBR mirror 3 . 4 and the Kavitätsabschnitte dependent. Furthermore, the application of the device according to the invention or the filter and sensor array is not limited to the examples given. Further applications are in sensor chips for digital and spectrometer cameras, as filter and sensor arrays for analysis purposes, in particular in the qualitative and quantitative analysis of the composition of gases, liquids and solids (or their surfaces) and in biotechnology or in medical technology. In this case, each photo element (or each pixel) detects a preselectable wavelength. The invention therefore also provides a spectrometer serving to investigate the spectral intensity distribution of an electromagnetic radiation, the optoelectronic component which is selective for different spectral ranges of the radiation and which corresponds in particular to the above description 1 or 2 is trained. With particular advantage, the component according to the invention can be formed directly on a chip of an optical system of the spectrometer. Finally, it is understood that the various features can also be applied in combinations other than those described.
