Verfahren zur Herstellung tiefer Trenchstrukturen in Siliciummaterial mittels des reaktiven lonenätzens, insbesondere sowohl zur Strukturierung von einkristallinem Halbleitermaterial als auch mit darauf befindlichen dünnen Schichten unter Anwendung eines einem Rezipienten zugeführten Ätzgasgemisches, bestehend aus CF2CI2, dadurch gekennzeichnet, daß dem Ätzgas ein Anteil von 75... 95% O2 zugegeben wird, und daß im Rezipienten ein Arbeitsdruck des Ätzgases von 20v.60Pa mit einer Durchflußrate von 100...250sccm eingestellt ist und eine Biasspannung von 100... 200 V erzeugt wird.1. Bei der Strukturierung von einkristallinem Siliciummaterial oder undotiertem Polysiliciummaterial in reaktiven Plasmen werden unterschiedliche Verfahrensweisen genutzt. Ein besonderes Problem erwächst bei der Strukturierung schmaler, tiefer Trenchstrukturen in einkristallinen Silicium. Zur Realisierung schmaler, tiefer Trenchstrukturen gilt es, eine hohe Anisotropie des Ätzangriffs hinsichtlich des zu ätzenden Materials, eine hohe Selektivität zum Maskenmaterial und hohe Materialätzraten zu realisieren. Insbesondere letzter Forderung kommt wegen der zu realisierenden Ätztiefen a 5 μιτι eine wesentliche Bedeutung zu. Bisher übliche reaktive lo'.. nützverfahren, die den Ätzprozeß bei niedrigen Drücken, die um 5Pa liegen, realisieren, haben den Nachteil niedriger Siliciummaterial-Ätzraten. Der Einsatz der entsprechenden Ätzgase, beispielsweise Cl2, CCI4, HCI oder BCI3 macht darüber hinaus erhöhte sicherheitstechnische Anforderungen an den Ätzanlagen notwendig. Zur Erhöhung der Siliciummaterialätzrate sind eine Reihe von Maßnahmen bekannt. Maßnahmen dieser Art sind die Erhöhung des Arbeitsdruckes im Rezipienten der Ätzanlage aufwerte um 50Pa. Die damit verbundene zunehmende Isotropie des Ätzprozesses wird dabei durch die Anwendung bromhaltiger Ätzgase geringfügig verringert. Für den Ätzprozeß tiefer Trenchstrukturen ist diese Verfahrensweise auf Grund des durch den hohen Druck des Ätzgases hohen isotropen Anteil des Ätzprozesses ungeeignet, die Anwendung niedriger Arbeitsdrücke des Ätzgases bedingt bei der Erzeugung tiefer Trenchstrukturen eine niedrige Siliciummaterialabtragsrate, die einer wirtschaftlichen Anwendung dieser Verfahrensweise entgegensteht.In structuring single crystal silicon material or undoped polysilicon material in reactive plasmas, different procedures are used. Diese Abgabe wird durch ein Verfahren zur Herstellung tiefer Trenchstrukturen in Siliciummaterial mittels des reaktiven lonenätzens, insbesondere sowohl zur Strukturierung von einkristallinem Halbleitermaterial, als auch mit darauf befindlichen dünnen Schichten unter Anwendung eines einem Rezipienten zugeführten Ätzgasgemisches, bestehend aus CF2CI2, erfindungsgemäß dadurch gelöst, daß dem Ätzgas ein Anteil zwischen 75...95% O2 zugegeben wird, und daß ein Arbeitsdruck des Ätzgases von 20...60Pa mit einer Durchflußrate von 100...250sccm im Rezipienten eingestellt ist und eine Biasspannung von 100...200V erzeugt wird.
