Abstract
Die Erfindung betrifft eine Einrichtung zum reaktiven ionengestuetzten Beschichten mit Plasmatronquellen, mit welcher Verschleiss- und Korrosionsschutzschichten hergestellt werden. Das Ziel der Erfindung ist es, einen stabilen Langzeitbetrieb zu erreichen. Aufgabe ist es, mit konstanter oder geregelter Spannung der Plasmastromversorgung dicke Isolierschichten herzustellen. Erfindungsgemaess sind die Plasmatronquelle und der Substrattraeger in einer nahezu geschlossenen Reaktionskammer angeordnet. Der Substrattraeger ist elektrisch leitend und potentialmaessig floatend angeordnet. Die Reaktionskammer besitzt einen die Substratflaeche umschliessenden Spalt. Die Anode hat Aussparungen, und die Reaktionskammer ist metallisch leitend und geerdet. Durch besagte Einrichtung werden gerade die Bedingungen für die ionengestützte reaktive Abscheidung geschaffen, die für die Herstellung von Isolatorschichten günstig sind. Die erfindungsgemäße Einrichtung gewährleistet den stabilen Betrieb einer reaktiven Piasmatronentladung über Stunden, was eine entscheidende Voraussetzung für die Herstellung sehr dicker Isolatorschichten ist.
