Description
In the manufacture of micro-modules, starting from blocks, the costs are determined less by the semiconductor material cost, but rather by the amount of work, in particular for the separation of the element legs and the electrical series connection of the legs in a matrix-shaped arrangement. The object of the invention is therefore mainly to make this work by substantially reducing manual activity while avoiding complicated devices much more rational.
In order to achieve a higher utility value of the modules, the object of the invention is also to make the inventive method so that the module has a high mechanical stability, the semiconductor material is mechanically stressed only slightly in the production of the module, the efficiency-reducing adhesive layers relative stay thin, the heat contact surfaces have a high Planizität and a secure electrical connection of the element legs is achieved.
According to the invention this object is achieved in that starting from P- and N-semiconducting rod-shaped blocks or slices preferably the same rectangular cross-section,
Scheibe verzahnt, elektrisch gegeneinander isoliert zusammengefügt, vorzugsweise zusammengeklebt werden,in the first method step, the rods or discs are each slit in a comb-like manner on an end face parallel to the rod axis, wherein the slots are slightly wider than half their distance and at the bottom preferably wedge-shaped or round, in the second method step a slotted P-rod and a slotted N- Toothed rod or disc, electrically insulated against each other, preferably glued together,
im dritten Verfahrensschritt durch den verzahnten Bereich ein Trennschnitt senkrecht zur Stab- bzw. Scheibenachse, vorzugsweise durch die Mitte des verzahnten Bereiches, erfolgt,in the third method step, a separating cut perpendicular to the rod or disc axis, preferably through the middle of the toothed region, takes place through the toothed region;
im vierten Verfahrensschritt die verzahnten Bereiche in gleicher Form wie bei Verfahrensschritt eins, jedoch senkrecht hierzu, geschlitzt werden,in the fourth method step, the toothed areas are slit in the same shape as in method step one, but perpendicularly thereto,
im fünften Verfahrensschritt die geschlitzten Bereiche wieder so orientiert verzahnt verklebt werden, daß im Fügebereich eine matrixförmige Anordnung mit sowohl innerhalb der Zeilen als auch der Spalten alternierender P- und N-halbleitender Elementschenkel entsteht,in the fifth method step, the slotted areas are oriented so that they are interlocked so that they form a matrix-like arrangement in the joining region, with P- and N-semiconducting element limbs alternating both within the rows and the columns;
Scheibenachse in planparallele Platten zerlegt wird undin the sixth method step, this joining region is divided into plane-parallel plates by separating cuts perpendicular to the rod or disk axis, and
im siebenten Verfahrensschritt die elektrische Reihenschaltung der Elementschenkel, vorzugsweise durch maskiertes Aufdampfen metallischer Kontaktbrücken, vorgenommen wird.in the seventh process step, the electrical series connection of the element legs, preferably by masked vapor deposition of metallic contact bridges, is made.
To simplify the manufacturing process for modules with very small element leg cross-sections, the invention proposes to modify the fifth method step such that the renewed toothed bond is omitted and only the slots produced in the fourth method step are filled with an electrically insulating binder, preferably epoxy resin.
For semiconductors which are difficult to contact by vapor deposition of metallic layers, it is further proposed according to the invention to start from semiconductor wafers which are coated on the end faces with thick metal layers, for example solder layers, and through corresponding slot depth and separating cuts incorporate both metal coverings into the toothed connections that after performing the sixth method step, there is a matrix-like arrangement of element legs coated with metal on both sides.
The invention will be explained below with reference to embodiments with the aid of Figures 1 to 7 in more detail. Cuboid N- and P-type blocks or disks of the same cross-section are slit in the first method step with diamond grinding wheels in the gate-cut method, as shown in FIGS. 1 and 2. The slot width is for example 0.3 mm, the slot spacing 0.5 mm and the slot depth 2.5 mm. The slots are rounded at the bottom, according to the shape of the diamond discs. Subsequently, in the second method step, the slotted areas are immersed in cold-curing epoxy resin and joined together according to FIG. The joining takes place under slight pressure, z. B. by the weight of a block, without special device. The required centering is achieved by the rounding of the slots at the bottom. After curing of the epoxy resin, the block is in the third step with a separation cut through the middle of the joining area again divided into two parts (Figure 4 and 5). In the fourth method step, the joining region of the blocks is slit again, as shown in FIG. In this case, the same tool as in the first method step is used if one wants to obtain square leg cross-sections. When using the simplified method with only one-toothed bond, however, the slits are made narrower than in method step 1 in order to achieve a larger semiconductor package density. Two blocks slotted in this way are then glued together in a toothed manner in the fifth method step so as to produce a block as shown in FIG. 8, which consists of alternately P- and N-conducting rods which are insulated against each other in the joining region. Parallel separating cuts through the joining region in the sixth method step then yield one or more of the uncontacted modules illustrated in FIG. The contacting of the modules, d. H. The electrical series connection of all legs then takes place in the seventh process step in a known manner, for example by masked vapor deposition of metallic bridges, which are optionally galvanically reinforced.
When using the simplified method variant, the slots produced in the fourth step are filled with epoxy resin in the fifth step. The uncontacted modules after the sixth process step then consist of N and P legs, which alternate only within the rows. The electrical series connection in the seventh method step is then realized most expediently by parallel connection of the element legs located at the end of the line. In a further embodiment, it is assumed that P-type and N-type disks of 1 mm thickness, which are covered on one side with a metal layer of about 0.3 mm thickness and on the opposite side with a metal layer of about 0.6 mm thickness. The slices are now slit so that the slits pass through the first metal layer, the semiconductor wafer, and about 0.3mm deep into the thicker metal layer. Subsequently, each such a slotted P and N-plate are glued together toothed. The disc thus obtained is then slit again from one side, crossed over the first slots, again into the opposite metal layer. These slots are then, according to the simplified process variant, filled with an electrically insulating binder, preferably epoxy resin. By separating cuts perpendicular to the slot planes through the joint area of the metal coverings, an uncontacted module with metallic coverings at the ends of the legs then results. The series electrical connection of the element legs again in a known manner by vapor deposition of metallic bridges.
