Description
技术领域
本发明涉及图像传感器领域,尤其涉及一种图像传感器的光电二极管及一种图像传感器。
背景技术
由于图像传感器的像素只记录光强,不记录光的波长,需要在像素表面镀带通滤光片,选择性透过所需波段的光谱,从而辨别通过像素点的光波。如彩色相机需要将入射光过滤分解为三基色,最后由计算机通过插值计算像素点光波长,因此滤光片的过滤能力直接影响信息获取的准度。在多光谱和超光谱应检测技术中,滤波片的光通带宽和光截止速度直接决定了图像传感器光谱的分辨能力。滤波片材料制备技术门槛高,芯片表面镀膜工艺相对复杂,同时在高光谱或超光谱应用中,滤波片的光谱分辨率达纳米量级,这导致通过材料性能优化来提升光谱分辨率的空间非常有限,使得图像传感器对色彩的分辨能力较差。
发明内容
本发明旨在解决现有技术中图像传感器对色彩的分辨能力较差的技术问题,提供一种图像传感器的光电二极管及图像传感器。
本发明提供一种实施例的图像传感器的光电二极管,所述光电二极管包括硅衬底和生长在硅衬底上的硅外延层,其中,硅外延层包括自上向下设置的第一掺杂区域、第二掺杂区域、第三掺杂区域和第四掺杂区域,第四掺杂区域与所述硅衬底接触,所述第一掺杂区域、第二掺杂区域、第三掺杂区域和第四掺杂区域中任意两个相邻且掺杂类型不同的掺杂区域形成耗尽区,且所述第一掺杂区域和所述硅衬底分别连接高电位。
本发明还提供一种实施例的图像传感器,所述图像传感器包括多个由RGB像素形成拜尔阵列,每个像素包括上述的光电二极管。
本发明还提供一种实施例的图像传感器,所述图像传感器包括每个谱段对应的像素,每个谱段对应的像素包括上述的光电二极管。
本发明的技术方案与现有技术相比,有益效果在于:通过任意两个相邻且掺杂类型不同的掺杂区域形成耗尽区以形成主要的电场收集区,由于不相干谱段的光生电荷在不同的耗尽区中收集,这极大减少了谱段间光生电子的串扰,从而对图像传感器的光谱分辨能力有极大提升。

具体实施方式
下面结合附图对本发明的具体实施方式作进一步说明。
由于光的能量随入射深度的增加呈指数衰减:
I0(x)=I0exp(-αX);
其中I0为初始入射光强,I0(x)为入射深度X处的光强,α是光衰减系数。
衰减系数α与光的频率有关,如表1所示的光波与吸收深度:入射系数随光子频率增加上升,即波长越短光在硅中的衰减速度越快。其中在硅表面以下0.3微米处,蓝紫光已被硅材料吸收一半以上,而损失相同比例能量下红光的入射深度达3微米。

本发明通过利用光在硅中穿透深度的不同,通过调整半导体中的掺杂,使像素感光区域耗尽区的深度和厚度发生改变,从而针对性的吸收选通谱段的光波,由于不相干谱段的光电荷在不同的耗尽区中收集,这极大减少了谱段间光生电子的串扰,从而对图像传感器的光谱分辨能力有极大提升。
本发明提供一种实施例的图像传感器的光电二极管,所述光电二极管包括硅衬底和生长在硅衬底上的硅外延层,其中,硅外延层包括自上向下设置的第一掺杂区域、第二掺杂区域、第三掺杂区域和第四掺杂区域,第四掺杂区域与所述硅衬底接触,所述第一掺杂区域、第二掺杂区域、第三掺杂区域和第四掺杂区域中任意两个相邻且掺杂类型不同掺杂区域形成耗尽区,且硅外延层的上表面和硅衬底分别连接高电位。
本发明的光电二极管,通过任意两个相邻且掺杂类型不同掺杂区域形成耗尽区以形成主要的电场收集区,由于不相干谱段的光电荷在不同的耗尽区中收集,这极大减少了谱段间光生电子的串扰,从而对图像传感器的光谱分辨能力有极大提升。
在具体实施中,如图1所示,硅衬底为被掺入施主杂质形成的N型硅区,即N-sub区1,第一掺杂区域为N+型硅区2,第二掺杂区域为P+型硅区3,第三掺杂区域为N型硅区4,第四掺杂区域为P型硅区5。具体的,一般N-sub衬底被掺入施主杂质形成N型硅。在芯片制作中,在硅衬底上生长一层硅外延层,并对硅外延层进行第一次掺杂,加入受主杂质,采用扩散工艺形成第四掺杂区域。在硅外延层中进行第二次掺杂,加入施主杂质形成第三掺杂区域。在硅外延层中第三次掺杂,本次需要加入受主杂质,形成第二掺杂区域。在硅外延层中第四次掺杂,本次加入施主杂质,形成第一掺杂区域。另外从第二次掺杂起,为了精确控制杂质在硅中的深度,掺杂需要采用离子注入的方式。
在具体实施中,第一掺杂区域和第二掺杂区域之间形成耗尽区,第二掺杂区域和第三掺杂区域之间形成耗尽区,第三掺杂区域和第四掺杂区域之间形成耗尽区,硅衬底和第四掺杂区域之间形成耗尽区,具体为:N+型硅区2和P+型硅区3之间可以形成耗尽区,P+型硅区3和N型硅区4之间可以形成耗尽区,N型硅区4和P型硅区5之间可以形成耗尽区,P型硅区5和N-sub区1之间可以形成耗尽区。
在具体实施中,掺杂区域的浓度关系为:第三掺杂区域<第一掺杂区域,第二掺杂区域>第四掺杂区域;杂质注入能量的大小关系为:第三掺杂区域>第一掺杂区域,第四掺杂区域>第二掺杂区域。
在具体实施中,第一掺杂区域、第二掺杂区域、第三掺杂区域、第四掺杂区域和硅衬底之间依次形成4个串联的PN结以得到两个电子势垒和一个电子势阱。一个电子势阱位于两个电子势垒之间。具体的,本发明利用光在硅中的入射深度与波长成负相关性,通过改变光电二极管的掺杂顺序和掺杂浓度,在硅表面下形成4个串联的PN结,其中,N+型硅区2与P+型硅区3形成第一个PN结;P+型硅区3与N型硅区4形成第二个PN结;N型硅区4和P型硅区5形成第三个PN结;P型硅区5与N-sub区形成第四个PN结,其结构如图2所示。其中N型掺杂区域与相邻的P型掺杂区域形成耗尽区,形成主要的电场收集区。硅外延层的上表面为硅表面,在硅表面下形成两个电子势垒和一个电子势阱,其中电子势阱积累光生电荷,电子势垒阻挡其它的光生电荷向势阱扩散。由于硅衬底和硅表面光电荷累积导致电荷溢出,需要在硅衬底和硅表面分别接高电位,势阱以外的光生电荷被高电位导走。工作原理如图2所示,当复合光入射硅时,短波长的大部分被N+型硅区2和P+型硅区3吸收,由于第一势垒6的存在,产生的光生电荷在硅表面累积。中间波长的大部分在N型硅区吸收,产生的光生电荷在势阱中累积。长波长的大部分在N型硅区4吸收,由于第二势垒7的存在,其产生的光生电荷在衬底中积累。现代半导体掺杂工艺采用离子注入法,通过改变杂质的注入能量来精确控制耗尽区深度,耗尽区的厚度通过硅掺杂浓度来确定。本发明中耗尽区掺杂浓度关系为:N型硅区4<N+型硅区2;P+型硅区3>P型硅区5,杂质注入能量为:N型硅区>N+型硅区;P型硅区>P+型硅区。为了提升像素的感光能力,N型硅区的浓度和厚度需根据具体实施确定。
在具体实施中,本发明还提供一种实施例的图像传感器,如图.3所示,所述图像传感器包括多个由RGB像素形成拜尔阵列,每个像素包括上述实施例的光电二极管。具体的,彩色相机以4个相邻像素为一个格点,即每个拜尔阵列包括4个像素,并在每个格点的像素上镀R(红色)G(绿色)B(蓝色)滤波片,常用的拜尔阵列如图4所示,入射格点的光线被分解成三基色,最后计算机根据三色光线的比例计算出格点处入射光的频率。
在具体实施中,为了更准确获得格点处三基色组成比例,本发明通过调整不同像素中对应光电二极管的耗尽区位置,使像素更针对性的吸收特定谱段光波,从而减少谱段间的串扰。具体的,特定耗尽区在硅中的位置如图4所示,N硅区与相邻P掺杂半导体形成的特定耗尽区,R像素、G像素和B像素中对应光电二极管的特定耗尽区的深度关系为:L1>L2>L3;R像素、G像素和B像素中对应光电二极管的特定耗尽区的厚度关系为:W1>W2>W3。也就是说,R像素对应光电二极管的特定耗尽区的深度L1、G像素对应光电二极管的特定耗尽区的深度L2和B像素对应光电二极管的特定耗尽区的深度L3各不相同。R像素对应光电二极管的特定耗尽区的厚度W1、G像素对应光电二极管的耗尽区的厚度W2和B像素对应光电二极管的特定耗尽区的厚度W3也各不相同。
在具体实施中,R像素、G像素和B像素中对应光电二极管的特定耗尽区的厚度随着第一掺杂区域、第二掺杂区域、第三掺杂区域和第四掺杂区域离子注入的能量和浓度而发生变化。比如,调整N型硅区4和P+型硅区3离子注入的能量和浓度,主要可以改善对红光谱段的分辨能力,R像素对应光电二极管的特定耗尽区的厚度逐渐变浅。调整N+型硅区2和P+型硅区3的掺杂浓度和注入能量,主要是改善对紫光谱段的分辨能力,G像素对应光电二极管的特定耗尽区的厚度逐渐变浅。另外,比如以G像素对应光电二极管为标准,其掺杂浓度为预设浓度及区域厚度为预设厚度;B像素对应光电二极管中N+型硅区2需要重掺杂,且浓度大于预设浓度,P+型硅区3和N型硅区4的厚度相对于G像素中P+型硅区3和N型硅区4预设厚度减小,即P+型硅区3和N型硅区4的整体向上移动,而P型硅区5的厚度相对于G像素中P型硅区5的预设厚度增加。这种做法形成的第一势垒和势阱更加接近光电二极管的表面,使得G像素对应光电二极管更充分地吸收蓝光谱段,过滤绿光谱段和红光谱段;R像素对应光电二极管中P+型硅区3和N型硅区4相对于G像素中P+型硅区3和N型硅区4预设厚度增加,P+型硅区3和N型硅区4整体向下移动,P型硅区5相对于G像素中P型硅区5的预设厚度增加以保证势垒和势阱在硅中的移动,使得R像素对应光电二极管更充分地吸收红光谱段,过滤蓝光谱段和绿光谱段。
在具体实施中,本发明还提供一种实施例的图像传感器,所述图像传感器包括每个谱段对应的像素,每个像素包括如上述的光电二极管。如图5所示,多光谱应用中谱段吸收光波的波长依次变短,其对应光的入射深度逐渐变浅。即入射光的谱段波长关系为:λ1>λ2>λ3>λ4。为了减少相邻两个谱段间的串扰,特定耗尽区的厚度随波长降低而减薄。也就是说,每个谱段一一对应的多个像素中对应光电二极管的特定耗尽区的厚度随着吸收光波的波长长度降低而依次变小。由于多光谱是将光波段分成多个谱段,像素镀膜只透过特定谱段的光波,现代多光谱技术可以将光波段分割成上百个谱段,每个谱段都有对应的像素,随着光谱段波长增加,每个谱段都有对应的像素中对应光电二极管的特定耗尽区深度和厚度也会增加。

1.一种图像传感器的光电二极管,其特征在于:所述光电二极管包括硅衬底和生长在硅衬底上的硅外延层,其中,硅外延层包括自上向下设置的第一掺杂区域、第二掺杂区域、第三掺杂区域和第四掺杂区域,第四掺杂区域与所述硅衬底接触,所述第一掺杂区域、第二掺杂区域、第三掺杂区域和第四掺杂区域中任意两个相邻且掺杂类型不同的掺杂区域形成耗尽区,且所述第一掺杂区域和所述硅衬底分别连接高电位;硅衬底为被掺入施主杂质形成的N型硅区;第一掺杂区域为N+型硅区,第二掺杂区域为P+型硅区,第三掺杂区域为N型硅区,第四掺杂区域为P型硅区;
所述第一掺杂区域和所述第二掺杂区域形成第一PN结,所述第二掺杂区域和所述第三掺杂区域形成第二PN结,所述第三掺杂区域和所述第四掺杂区域形成第三PN结,所述第四掺杂区域和所述硅衬底形成第四PN结,所述第一PN结、第二PN结、第三PN结和第四PN结依次串联得到两个电子势垒和一个电子势阱。

4.一种图像传感器,其特征在于:所述图像传感器包括多个由RGB像素形成拜尔阵列,每个像素包括如权利要求1-3任一项所述的光电二极管。
5.如权利要求4所述的图像传感器,其特征在于:将所述RGB像素的每个像素所对应的光电二极管中的电子势阱的深度分别记做L1、L2和L3,且L1>L2>L3;将所述RGB像素的每个像素所对应的光电二极管的电子势阱的厚度分别记做W1、W2和W3,且W1>W2>W3。
6.一种图像传感器,其特征在于:所述图像传感器包括每个谱段对应的像素,每个谱段对应的像素包括如权利要求1-3任一项所述的光电二极管。
7.如权利要求6所述的图像传感器,其特征在于:每个谱段对应的像素所对应的光电二极管的电子势阱的厚度分别随着吸收光波的波长长度降低而减小。
