当i-n结16形成于主纳米线13中时,来自n型材料的电子向本征材料中扩散从而在n型材料中留下耗尽区。n型材料中的耗尽区包括正电离子。
从n型材料中的正电离子到p型材料中的负电离子的电场意味着p-i-n结构具有内建电势。
p-i-n结构实质上充当二极管。如果正向偏置p-i-n结构,则它导电从而允许常规电流从p型材料流向n型材料。因此,如果装置10具有p-i-n结构,则它可以用作电路中的累加节点(用于累加信号)。取而代之,如果反向偏置p-i-n结构,则它一般不导电。
取而代之,在其它一些实施方式中,图2中所示的装置10可以具有n-i-p结构。在这些实施方式中,分支纳米线20中的结25为n-i结,而主纳米线13中的结16为i-p结。n-i-p结构实质上充当二极管。如果正向偏置n-i-p结构,则它导电从而允许常规电流从n型材料流向p型材料。因此,如果装置具有n-i-p结构,则它可以用作电流中的拆分节点(用于拆分信号)。取而代之,如果反向偏置n-i-p结构,则它一般不导电。
在另外的实施方式中,装置10可以具有p-n-p结构或者n-p-n结构。在这些实施方式中,装置10可以充当晶体管,比如场效应晶体管或者双极晶体管。可以提供控制电极以使装置10能够充当晶体管。例如,如果装置10被配置成作为场效应晶体管来工作,则控制电极可以是栅极电极。如果装置10被配置成作为双极晶体管来工作,则控制电极可以是基极电极。
图3图示了形式与图1中所示形式相同的装置10的二维示意图的又一例子。在这一例子中,分支纳米线20由第一半导体材料形成,而主纳米线由不同的第二半导体材料形成。
在这一例子中,结存在于每个分支纳米线20与主纳米线13之间的界面17。虚线19图示了结。
在本发明的一些实施方式中,分支纳米线20由p型材料制成,而主纳米线13由n型材料制成。在这些实施方式中,p-n结构实质上充当二极管。如果正向偏置p-n结构,则它导电,从而允许常规电流从p型材料流向n型材料。因此,如果装置10具有p-n结构,则它可以用作电路中的累加节点(用于累加信号)。

上文关于图1、图2和图3描述的装置10可以具有各种不同应用。例如装置10可以用于人工神经网络或者任何其它纳米电子架构中(例如用作累加节点)或者纳米传感器阵列中,在该纳米传感器阵列中分支纳米线20可以作为单独的传感器来操作(例如用于检测生物或者化学物种)并且在与主纳米线的界面处将它们的单独响应一起累加。
现在将参照图4和图5描述根据本发明实施例的装置10的制造方法。
图5中的第一幅图(用标号400表示)图示了夹层结构80,该结构包括基底70、掩模50和夹于基底70与掩模50之间的阴极60。
基底70可以例如是硅晶片或者载玻片。掩模50可以例如是有孔膜,比如阳极氧化铝膜或者聚碳酸酯膜。阴极60可以例如是溅射或者蒸发金属膜。
掩模50的外表面51包括多个孔/小孔52。每个孔52限定经过掩模50向阴极60延伸的伸长室54。
在图4中所示的方法的块410处,通过经过掩模50中的孔施加材料来生长主纳米线13。也用图5中的标号410表示的附图示意地示出了这一点。
可以使用第一生长工艺来生长多个主纳米线。在这一例子中,第一生长工艺为电极沉积。包括将向掩模50的室54中沉积的物质的盐化合物溶解于电解质溶液中。例如,如果希望由硅制成主纳米线,则盐化合物为硅盐,比如四氯化硅(SiCl4)。盐化合物在其电解质溶液中时离解成它的组成部分(在SiCl4的情况下为Si2+和4Cl4 -)。
结构80的阴极60是形成电路一部分的两个电极之一。电解质溶液包含允许在两个电极之间电流流动的离子。
包括阴极60的夹层结构80和另一电极(阳极)浸没于包括溶解的盐化合物的电解质溶液中。当在阴极60与阳极之间施加直流时,电解质溶液中的阳离子(在SiCl4的情况下为硅阳离子)吸附到阴极60。阳离子在到达阴极60的表面之前经过掩模50中的孔52行进到室54中。阳离子在阴极60被还原并且因此以元素(不带电)形式沉积于掩模50的室54中。
在室54中采集材料(在这一情况下为硅)造成主纳米线13形成于每个室中。每个室54实际上作用为限制每个主纳米线13的生长方向,从而实现所需主纳米线形状。每个主纳米线13可以是图1、图2和图3中图示的并且上文描述的形式。
为了产生经掺杂的主纳米线13和/或包括结(和两个不同掺杂部分)的主纳米线13,可以适当变化盐化合物或者可以向电解质溶液添加附加的盐。
在图4的块420处,经过掩模50中的孔向主纳米线施加另外的材料,以便使用该另外的材料从主纳米线生长多个分支纳米线。图5中的标号420表示的附图示意地示出了这一点。
图5中的附图420中所示箭头90图示了向室54中已经生长的主纳米线施加另外的材料的方向。在这一例子中,在与掩模50的外表面510基本上垂直的方向上施加另外的材料。
由于在掩模50仍然在主纳米线周围的位置之时施加另外的材料,所以该另外的材料的沉积实质上限于每个主纳米线的表面区域的特定部分。例如掩模50的几何形状可以使得每个孔使该另外的材料能够沉积到主纳米线13如下部分上,该部分是在沿着主纳米线13的长度的固定距离处。在这一例子中,沉积限于每个主纳米线的端表面17(见图1、图2和图3以及上文描述)。
该另外的材料可以例如包括硅。在本发明的一些实施例中,该另外的材料包括催化剂。催化剂可以例如是金。可以通过溅射或者蒸发金膜或者沉积金属胶体来施加另外的材料。
在已经向主纳米线施加另外的材料之后,可以使用第二生长工艺从每个分支纳米线生长多个分支纳米线20。第二生长工艺可以例如是汽体液体固体工艺。如上文关于图1、图2和图3描述的那样,分支纳米线20可以被掺杂并且可以包括半导体结。
在生长分支纳米线20之时掩模50可以保持或者可以不保持就位。如果掩模50保持就位,则它不限制分支纳米线20的生长方向。可以在生长分支纳米线20之前或者之后通过湿法化学蚀刻来去除掩模50。
分支纳米线20从在另外的材料被施加到的主纳米线上的表面17向外生长。图5中的最后附图430图示了在已经进行汽体液体固体工艺之后并且在已经去除掩模50之后的纳米结构10。每个纳米结构10包括主纳米线13和多个分支纳米线20。每个纳米结构10可以采取上文参考图1、图2和/或图3描述的形式之一。
上述方法有利地允许在如下地方形成纳米结构10,即纳米结构10的每个分支纳米线20从主纳米线13的特定部分(比如从主纳米线13的末端)发散处。这有利地使得结限定于主纳米线13中,位于远离分支纳米线20与主纳米线13之间的界面之处从而使纳米结构10能够用作累加节点或者拆分节点。
图4中的块图示并不必然暗示有必需或者优选的块顺序而是可以变化块的顺序和布置。另外可以省略一些步骤。
虽然已经参照各种例子在先前段落中描述了本发明的实施例,但是应当理解可以做出对给出的例子的修改而不脱离如要求保护的发明范围。例如将理解上述制造纳米结构10的方法并不必然是制造该纳米结构的仅有方法。
在替代制造方法中,可以使用汽体液体固体工艺来生长比如图1、图2和/或图3中描述的纳米结构10的主纳米线13和分支纳米线20。
在一些替代制造方法中,并不必须在生长主纳米线13之前将掩模放置就位。例如在一种替代制造方法中,可以在掩模未就位时使用汽体液体固体工艺来生长主纳米线13。在已经生长主纳米线13之后,可以例如通过旋涂聚合物膜并且氧等离子体回蚀以仅暴露主纳米线13的端表面来将掩模放置就位。然后可以向主纳米线13的端表面施加另外的材料(用于在生长分支纳米线20时使用)。
在另一替代制造方法中,使用包括金属(比如金)和半导体(比如硅)的液体合金微滴来形成主纳米线13。可以通过使用温度改变以使液体合金微滴形成多个固体半导体核来形成分支纳米线20。每个固体半导体核形成用于后续生长分支纳米线20的籽晶。
在本发明的一些实施例中,装置10中的一个或者多个结可以位于除了参考图1、图2和图3描述的位置之外的位置。
如上文描述的那样,在本发明的一些实施例中,装置10的分支纳米线20和主纳米线13可以由相同“基半导体材料”制成。在本发明的一些替代实施例中,分支纳米线20由与主纳米线13不同的基半导体材料形成从而形成异质结构。异质结构的形成可以实现形成适当能带结构以在特定方向上控制/限制电流流动。
可以在除了明确描述的组合之外的组合中使用在前文描述中描述的特征。
虽然已经关于某些特征描述功能,但是可以由无论是否描述的其它特征实现那些功能。
虽然已经参照某些实施例描述特征,但是那些特征也可以存在于无论是否描述的其它实施例中。
尽管在前文说明书中着力于关注本发明的被认为特别重要的那些特征,但是应当理解申请人要求保护前文提及和/或在附图中示出的任何可授予专利权的无论是否已经特别强调的特征或者特征组合。
Claims (20)
1.一种装置,包括:
主纳米线,具有第一部分和第二部分,所述第一部分具有第一载流子浓度,而所述第二部分具有与所述第一载流子浓度不同的第二载流子浓度;以及
多个分支纳米线,每个分支纳米线从所述主纳米线的所述第一部分发散。
2.如权利要求1所述的装置,其中所述主纳米线是伸长的并且具有长度,并且所述多个分支纳米线在沿着所述主纳米线的长度的基本上固定距离处从所述主纳米线发散。
3.如权利要求2所述的装置,其中所述主纳米线包括与所述主纳米线的长度基本上垂直的结,所述结将所述主纳米线的所述第一部分与所述主纳米线的所述第二部分分离。
4.如权利要求1、2或者3所述的装置,其中每个分支纳米线的至少一部分具有所述第一载流子浓度。
5.如权利要求4所述的装置,其中每个分支纳米线包括将具有所述第一载流子浓度的所述部分与具有第三载流子浓度的部分分离的结。
6.如权利要求5所述的装置,其中所述第三载流子浓度不同于所述第一载流子浓度和所述第二载流子浓度。
7.如权利要求5或者6所述的装置,其中所述第一载流子浓度、所述第二载流子浓度和所述第三载流子浓度使得存在跨所述装置的至少一个内建电势差。
8.一种装置,包括:
具有长度的伸长主纳米线;以及
多个分支纳米线,每个分支纳米线在沿着所述伸长主纳米线的长度的基本上固定距离处从所述伸长主纳米线发散。
9.如权利要求8所述的装置,其中所述基本上固定距离在所述伸长主纳米线的长度的末端处,并且每个分支纳米线从所述伸长主纳米线的长度的所述末端发散。
10.如权利要求8或者9所述的装置,还包括将具有不同载流子浓度的纳米线部分分离的至少一个结。
11.如权利要求8、9或者10所述的装置,其中所述装置包括将所述伸长主纳米线中的具有不同载流子浓度的第一部分和第二部分分离的结。
12.如权利要求8、9或者10所述的装置,其中所述装置包括多个结,每个结分离具有第一载流子浓度的分支纳米线部分和具有第二载流子浓度的伸长主纳米线部分。
13.如权利要求12所述的装置,其中每个结位于在分支纳米线与所述伸长主纳米线之间的界面处。
14.如权利要求12所述的装置,其中每个结位于从在分支纳米线与所述伸长主纳米线之间的界面远离的位置。
15.一种方法,包括:
生长主纳米线;并且
经过掩模中的孔向所述主纳米线施加另外的材料,以便使用所述另外的材料从所述主纳米线生长多个分支纳米线。
16.如权利要求15所述的方法,其中所述主纳米线具有长度,并且所述掩模中的所述孔使所述另外的材料能够在沿着所述长度的基本上固定距离处施加到所述主纳米线。
17.如权利要求16所述的方法,其中所述基本上固定距离在所述主纳米线的长度的末端。
18.如权利要求15、16或者17所述的方法,其中通过经过所述掩模中的所述孔施加材料来生长所述主纳米线,并且所述掩模限制所述主纳米线如何生长,但是所述掩模不限制所述分支纳米线如何从所述主纳米线生长。
19.如权利要求15至18中的任一权利要求所述的方法,其中生长所述主纳米线而未使用掩模。
20.如权利要求15至19中的任一权利要求所述的方法,还包括:
使用所述另外的材料从所述主纳米线生长所述多个分支纳米线。
