Abstract

本发明公开了一种阶梯行波放大器电路,是将多级行波放大器的电路划分为多段,每一段为2~5级行波放大,在相邻的两段之间接入倒相放大电路,倒相放大电路为1~2级的双极晶体管电路或场效应晶体管电路,每段与倒相放大电路之间以电容连接。本发明通过在电路中的适当位置串联倒相放大电路,使得行波放大器的增益明显提高,同时扩宽了频带,提高了电路的稳定性。

Description

阶梯行波放大器电路
技术领域
本发明涉及一种用于超宽带放大的行波放大器电路,尤其涉及一种串联有倒相放大电路的呈阶梯形的行波放大器电路。
背景技术
目前市场上的超宽带放大器电路多采用行波放大器电路来实现,这种方式在通信设备中有着非常广泛的应用。这种行波放大器的典型电路拓扑图如图1所示。参考图1,该电路由多级放大构成以实现增益,而实际上其中每一级的增益并不高,约为1.5~2dB。因此,为了得到足够高的增益,必须增加放大级数,通常多达7~9级,才可达到14~15dB的增益。但当级数增加到一定值后,增益并不能与级数成正比地增加,致使总增益不能通过级数的增加而继续增加,总增益增加有限。且级数越多,越容易引起自激振荡。其结果是继续增加级数不仅未提高增益,反而增加了电路的不稳定性。
例如,用常规的6级行波放大器电路,所得的1~50GHz的行波放大器的增益小于10dB;而采用0.15μm MHEMT和3层金属互连等特殊工艺的1~60GHz行波放大器的增益也仅15dB。
发明内容
为了克服现有行波放大器增益不能随级数成正比地增加而导致增益难以提高的问题以及多级级联行波放大器易于自激振荡的问题,本发明提供了一种阶梯行波放大器电路解决上述问题,同时也扩宽了频带。
本发明所述阶梯行波放大器电路,是将多级行波放大器的电路划分为多段,在相邻的两段之间接入倒相放大电路。
所述多级行波放大器的级数多于3级。
所述段为2~5级行波放大。
所述倒相放大电路为1~2级。
所述段与所述倒相放大电路之间以电容连接。
所述倒相放大电路可以为共射极的双极晶体管电路或共射-共基的双极晶体管电路,也可以是共源的场效应晶体管电路或共源-共栅的场效应晶体管电路。
与现有技术相比,本发明的有益效果是:通过在电路中的适当位置串联倒相放大电路,使得行波放大器的增益明显提高,同时扩宽了频带,提高了电路的稳定性。

具体实施方式
现结合附图及对本发明系统作进一步详细说明。
图1是传统行波放大器电路图。参考图1,图中T1、T2、T3……T14分别代表14个晶体管,其中T1和T2、T3和T4、T5和T6、T7和T8、T9和T10、T11和T12以及T13和T14分别组成7级共源-共栅结构,这7级共源-共栅结构串接成如图1所示的传统的行波放大器结构。
这种传统结构在3~4级晶体管以内串接时,平均每级的增益较大。但是如果5级以上串联,每级的增益效果就会下降较快,很难达
于是本发明采用了一种阶梯行波放大器电路,其结构如图2所示。核心思想是将传统结构的电路分成多个段,每段可选2~5级,在相邻两段之间插入1~2级倒相放大电电路,可以根据电路总增益和带宽指标要求的不同而选择。
参考图2,图中的T1、T2、T3……T16分别代表16个晶体管,其中T1和T2、T3和T4以及T5和T6分别是共源-共栅结构,串联成3级电路。同样的,T11和T12、T13和T14以及T15和T16也分别是共源-共栅结构,串联成3级行波放大电路。T7和T8、T9和T10分别构成2级倒相放大电路,作为中间级位于两个3级行波电路中间。三个电路分别用三个压焊盘引出并滤波后再接总电源。对于晶体管的结构类型选择,对于FET类器件而言,每级的晶体管可采用共源-共栅结构,对于双极型器件而言,每级的晶体管可采用共射-共基结构。两段3级电路和中间级之间分别通过电容C1、C2、C3级联耦合成整体放大器,用于级联的耦合电容可采用0.2~3pf。
如果采用同样的0.15μPHEMT工艺,传统行波放大器电路和本发明阶梯行波放大器电路(3级行波电路+2级放大电路+3级行波电路)的性能对比如表1所示:

通过表1的比较可以看出,本发明电路比传统电路在增益效果和带宽方面有明显的提高。另外,由于本发明电路分成3部分,分别采用独立的压焊盘供电,避免了常规多级行波放大器公用一个电源压焊盘易发生自激振荡的现象发生,提高了电路的稳定性。

1.一种阶梯行波放大器电路,其特征在于:将多级行波放大器的电路划分为多段,且在相邻的段与段之间接入晶体管倒相放大电路,所述段与所述晶体管倒相放大电路之间以电容连接。
2.根据权利要求1所述的阶梯行波放大器电路,其特征在于:所述多级行波放大器的级数多于3级。
3.根据权利要求1所述的阶梯行波放大器电路,其特征在于:所述段为2~5级行波放大。
4.根据权利要求1所述的阶梯行波放大器电路,其特征在于:所述晶体管倒相放大电路为1~2级。
