Elektrischer Widerstand. Die Erfindung bezieht sich auf einen elek trischen Widerstand, bei dem Selen den Hauptbestandteil bildet.
Selen hat alsi Widerstandsmaterial ver- achiedene Vorzüge, so ist zum Beispiel sein spezifischer Widerstand beträchtlich, da der Stoff ein Halbleiter ist.
Dieses Material hat aber, wie,es im allge meinen bei Halbleitern der Fall ist, einen hoher, und zwar negativen Temperaturkoeffi zienten für den spezifischen Widerstand, was bei verschiedenen Anwenxlungen solcher Wi derstände sehr unangenehm ist.
Die Erfindung beruht auf .der Erkennt nis, dass, wenn man dem Selen .gewisse Stoffe in bestimmten Mengen in feinverteiltem Zu stand als Zusatz beimischt, man ein Wider standsmaterial erhält, dessen Temperatur koeffizient im Bereich der Betriebstempera turen, d. h. jener Temperaturen, die für die praktische Verwendung des Widerstandes in Frage kommen, positiv oder Nullgemacht werden kann.
Ein Widerstand nach .der Erfindung eig net sich für eingrosses Verwendungsgebiet, z. B. für Feuermeldeanlagen und sonstige auf Temperaturunterschiede ansprechende Signal einrichtungen. Auch Relais, die ein durch Tempera:turärderung, z. B. durch Strom-durch- gan.gsInderung ansprechendes Verzögerungs- element besitzen, können vorteilhaft Selen enthalten.
Als besonders geeignet zur Verwendung als Zusatz zu Selen haben. sich Kohle, Chrom- Oxyd (Cr=03), Zirkoniumogyd (Zr0=) und Aluminiumazetat erwiesen.
Sämtliche vorerwähnte Zusätze werden zweckmässig mit :dem .Selen vermischt, wäh rend letzteres im geschmolzenen Zustand ist. Es ist nämlich gerade in. .diesem Fall leicht, die Zusätze möglichst fein verteilt im Selen zu erhalten.
Im folgenden ist beispielsweise eine Her- stellungsweise von Widerständen nach der Erfindung näher erläutert. Amorphes Selen (in Pulverform) wird durch Erlützung zum Schmelzen gebracht:, worauf 0,5 Gewiehtsprozent Chromoxyd (Cr,Oj) unter ununterbrochenem Umrühren zugesetzt wird, um letzteres möglichst fein im Selen. zu verteilen.
Dann wird aus dem Selen der Wider standskörper gebildet und das Ganze<B>3</B> Stunden in einem Ofen auf eine Temperatur von ?00 C erhitzt, um das Selen in die lei tende kristallinische. Struktur überzuführen.
Kurve A in Fig. 1 bezieht sich auf mit einem solchen Widerstand angestellte Ver suche zur Ermittlung der Abhängigkeit des Stromes in bezug auf die Temperatur und stellt den Zusammenhang zwischen dem Strom i und der Temperatur<I>T</I> bei gleich bleibender Spannung dar. Auf der Abszisse ist T aufgetragen, während die Ordinate Log i angibt.
Die Beziehung zwischen dem Strom<I>i</I> und der Temperatur <I>T</I> ergibt sich aus der folgenden Formel:

Dieser Wert ist dem Vor zeichen nach, das Umgekehrte des -Wertes des Temperaturkoeffizienten ss für den Wider stand, welch letzterer im nachfolgenden immer betrachtet wird. Es ist: also ss =- a. Aus obiger Formel folgt:

Es zeigt sich nunmehr, dass der Temperaturkoeffizient ss in der Nähe von T = 200 C positiv und relativ gross, und darauf im Bereiche zwischen 1N und 120 C negativ und relativ klein ist., während er zwischen 1,24) und 20 C wieder positiv ist. Diese Schlussfolgerungen sind aus der Steilheit und der Richtung der verschie denen Kurventeile zu ziehen..
Falls statt der Erhitzung von 3 X 21- Stunden nur 2, Stunden auf 200 C erhitzt wird, so erhält. man bei der Messung des Stromes die aus einer Kurve ss in Fig. 1 her vorgehenden Werte. Daraus ist ersichtlich, da.ss die Leitfähigkeit, verglichen mit dem beim ersten Versuch verwendeten 3-laterial viel geringer ist.
Es ergibt sich somit, dass die Wärme behandlung nicht. genügend lange durchge führt worden ist, um über den Bereich zwi schen 1M und 20 einen positiven Tempera- turkoeffizienten ss zu erhalten, sondern der Koeffizient ist vielmehr überall negativ.
Wie bereits erwähnt. kann der Tempera- turkoeffizient des Selens auch durch einen 1%olile-(CTrapliit-)zusatz beeinflusst werden.
Die Ergebnisse von mit Selen angestell ten Versuchen mit einem Zusatz von 10 Graphit gehen aus den Kurven I. 1I und III in Fig. ? hervor, bei denen das Selen zur Überführung in die leitende kristallinische Modifikation 2-1:3 bezw. 1 Stunde in einem Ofen auf eine Temperatur von 200' C er hitzt wurde.
Auch aus, diesen Kurven geht klar hervor, dass eine länger :dauernde Temperaturbehand- lung einen günstigen Einfluss auf die Leit fähigkeit hat. Ausserdem ist auf der Kurve III ersichtlich, dass bei einer Erhitziuig von nur einer Stunde der Temperaturkoeffizient ss negativ bleibt.
Die. Kurve TI zeigt, dass der Temperatur koeffizient ss von 120 C abwärts positiv, über dieser Temperatur negativ ist. während aus der Kurve I hervorgeht, dass ss fast über den ganzen Bereich (ausser über etwa 197 C) positiv ist. Dabei tritt ausserdem die grösste Leitfähigkeit auf.
Die Ergehniese von mit verschiedenen :sengen eines der erwähnten Nebengemische angestellten Versuchen. bei denen das Selen während verschiedener Zeiten, in einem Ofen auf 200 C zur Überführung in die leitende kristallinische Struktur behandelt worden ist. gehen aus den folgenden Tabellen hervor.
Es ist dabei vom im Handel erhältlichen Selen ausgegangen. In der Tabelle I ist Graphit in einem -Verhältnis von 10 Ger wiehtsprozent zugesetzt. Die Korngrösse der Graphitteilchen ist dabei etwa 1 bis 2"u. Der gebildete Widerstand wird in einen Ofen, eingeführt und auf 200' C erhitzt, um das Widerstandenaterial in die leitende kristalli nische Struktur überzuführen.
Der Wider stand des Selens wird dann nach einer be stimmten Zeit gemessen, und .zwar zunächst nach einer .Stunde, dann nach 3 Stunden und darauf nach 5i/2, 8 und 24 Stunden Tempera turbehandlung. Die Temperaturen, bei denen gemessen wurde, sind 2001 und 25 C.
Man findet dann für den Widerstand die folgenden Werte:

Die zugesetzten Chromoxydteilchen, die auch. in diesem Fall eine Korngrösse von 1 bis 2,u haben, werden in einem Verhältnis von 1,0 Gewichtsprozent zugesetzt. Die Widerstandsmessungen erfolgen nun aber nach einer Wärmebehandlung von 2, 4i/2, 7; :24 bezw. 3 X 24 Stunden bei 190 bezw. 25 C.
