Procédé pour le traitement d'an corps semi-conducteur par la méthode de fusion par zone et dispositif pour la réalisation du procédé.
La présenta invention se rapporte à un perfectionne- ment du procédé de fabrication d'un corps semi-conducteur par la méthode de fusion par zone, ainsi qu'au dispositif nécessaire pour réaliser ce procédé. Le procédé de fusion par zone est appliqué aux corps semi-conducteurs, soit pour faire passer un corps semi-conducteur polycristallin à l'état de monocristal, en utilisant un germe monocristal-;

sa longueur ou dans son volume ou/etpour effectuer le dopag du semi-conducteur et obtenir une conductibilité électrique ' d'un type déterminé au moyen d'une concentration déter- minée en impuretés.
Dans un procédé de fusion par zone de ce genre, le passage à l'état solide du matériau qui constitue le semi-conducteur, à partir de la zone fluide en fusion, en passant par le front de solidification, joue un r8le im- portant, car il est désirable que le barreau semi-conduc- teur obtenu - par suite des tensions thermiques qui appa- raissent, au cours de la solidification, dans les diffé- rentes parties de la section perpendiculaire à l'axe du barreau,- ne prenne pas une structure cristalline irrégu- lière indésirable, en présentant une densité de disloca- tions relativement élevée et irrégulièrement répartie.
Quand on obtient un matériau semi-conducteur comportant une trop grande densité de dislocations, il ne convient pas pour toutes les applications désirables, quand on veut l'utiliser dans des systèmes semi-conducteurs élec- triques. Ces dislocations peuvent également, comme on le sait, provoquer en particulier une diminution indésirable de la durée de vie des porteurs de charge, car elles se comportent pour ceux-ci comme des centres de recombinai- son.
L'invention repose sur la constatation, que pour obtenir une structure aussi régulière que possible dans le barreau resolidifié, non seulement le front de solidi- fication, c'est-à-dire la surface de séparation entre la zone fluide en fusion et le barreau qui repasse à l'état solide, joue directement un rôle important, mais encore le fait, qu'à une certaine distance de ce front de solidification, se trouve une autre surface, qui apparaît dans la partie de la longueur de la matière

qui repasse à l'état solide, entre la partie encore à l'é- tat plastique et la partie non plastique, située plus près :
de la portion du barreau qui est déjà refroidie. vans cet esprit, la présente invention se propose de donner à ce front entre la partie non plastique et la partie encore plastique, une forme aussi plane que possible. Pour arriver à donner ou p our s'approcher autant que possible de cette; forme plane idéale, il faut évidemment réaliser un gradient de température bien déterminé, à partir du milieu du barreau jusqu'à sa surface extérieure, dans la portion du barreau qui repasse à l'état solide.
Le gradient de température, qui résulte de la répartition de la température depuis le milieu du barreau jusqu'à sa surface extérieure, est évidemment déterminé principalement,par la grandeur de la surface, à travers laquelle et par la vitesse avec laquelle, la chaleur peut être évacuée par la surface extérieure du barreau semi- conducteur.
Si la différence de potentiel thermique, entre le milieu et la surface extérieure du barreau, est très grande, et si le dégagement de chaleur se fait à la sur- face du barreau - en tenant naturellement compte, unique- : ment du dégagement de chaleur sur la portion de la longueur;
du barreau qui intervient dans ce passage de la matière fluide en fusion à l'état final non plastique - il se forme, dans le cas d'un refroidissement normal par l'in- termédiaire de cette surface extérieure du barreau semi- conducteur, un front ou une surface de séparation, entre la portion de longueur à l'état plastique et celle à l'état non plastique, de la partie du barreau qui repasse à l'état solidifié à partir de la zone en fusion, front qui, quand la zone en fusion est déplacée suivant la lon- gueur du barreau de bas en haut, est convexe vers le haut c'est-à-dire que la partie intérieure de la sone, ou la surface de séparation du barreau semi-conducteur perpen-

diculairement à l'axe du barreau, se trouve plus haut que les zones marginales de ce front.
Sur 1à base de ces considérations, on peut trouver une méthode pour arriver au but que se propose l'invention, en agissant sur le dégagement de la chaleur sortant du barreau semi-conducteur, sur cette portion critique de la longueur, ou bien en le dosant, ou en le freinant dans le sens désiré, de manière à relever la zone m@rginale exté- rieure de ce front et à lui donner ainsi une orme plane ou sensiblement plane.
L'objet de l'invention consiste donc, dans un pro- cédé de fusion par zone qui est effectué sur un barreau semi-conducteur, à partir de la surface de séparation de la zone fluide en fusion qui repasse à l'état solide jusqu'à l'autre front, qui constitue la surface de sépara- tion entre la partie encore plastique et la partie non plastique du matériau semi-conducteur qui repasse à l'état solide, à agir sur le dégagement de chaleur qui se produit par la surface extérieure de cette longueur du barreau semi-conducteur, de préférence au moyen d'une source de chaleur, de telle manière que l'on obtienne ainsi un front plan, entre la partie non plastique et la partie encore plastique du barreau semi-conducteur,
du coté du barreau qui se resolidifie au cours de l'opération de fusion par zone du barreau semi-conducteur.
Comme premier type de source de chaleur, on peut par exemple prévoir, de la même manière que pour l'opéra- tion de fusion par zone, un chauffage induction. Dans ce but, on prévoit - entourant le barreau semi-conducteur, dans le voisinage de la zone en fusion, donc quand l'opé- ration de fusion par zone se fait du bas vers le haut, en.. dessous de la zone fluide en fusion - une bobine primaire qui, étant alimentée en énergie électrique, produit dans

la partie voisine du barreau semi-conducteur, jusqu'à , une profondeur déterminée fonction de la fréquence choisie, une zone qui est réchauffée au moyen de ce chauffage par induction.
Cette zone réchauffée se comporte d'une certaine manière comme une enveloppe, thermiquement isolante, présentant un gradient de température déterminé, par rapport à la chaleur qui est emmagasinée dans le barreau, et provoque ainsi un aplatissement de la courbe de répartition de la température, que l'on obtiendrait autrement dans le barreau semi-conducteur, à partir de son axe jusqu'à la zone périphérique, sur la portion ; critique de la longueur du barreau.
On a déjà montré qu'au moyen d'un chauffage par induction de ce genre, on peut provoquer directement un échauffement, seulement jusqu'à une profondeur déterminée dans le corps semi-conducteur, en fonction de la fréquence du courant qui alimente la bobine d'induction primaire et obtenir, uniquement par conduction calorifique, à par- tir de la zone échauffée, une transmission de chaleur vers d'autres parties du barreau situées plus loin vers le centre.

on complément du chauffage par induction du barreau semi- conducteur dans la région mentionnée, du coté où. la zone fluide en fusion se resolidifie, d'un barreau traité par le procédé de fusion par zone, un chauffage du barreau en cours de traitement, au moyen d'un courant qui circule dans le sens de la longueur du barreau, celui-ci étant considère comme un conducteur résistant.
Pour ce chauffage du barreau semi-conducteur par résistance, on utilise également avantageusement un courant alternatif, dont la fréquence se situe entre 10 et 100 kilohertz environ.
Avec un courant alternatif de ce genre, on ne peut pas non plus obtenir directement une répartition régulière dans la section du barreau semi-conducteur ou bien une densité de courant répartie régulièrement dans toute la section, car il faut tenir compte de l'effet pelliculaire.
Ce dernier a pour effet de refouler le courant vers la surface extérieure. Plus la fréquence choisie pour le courant alternatif qui traverse le barreau dans le sens de la longueur est faible, plus on obtient une meilleure
Uniformisation du chauffage du barreau semi-conducteur dans toutes les parties de la section. Mais cela signifie que l'on peut agir sur la répartition de la température dans le barreau semi-conducteur en faisant circuler suivant la longueur du barreau, des courants alternatifs de fré- quences différentes. La valeur limite, c'est-à-dire celle pour laquelle il n'y a plus d'effet pelliculaire, corres- pond à un courant continu.
Ce genre'de courant peut donc avantageusement être utilisé, seul ou simultanément avec d'autres, quand on veut pouvoir agir sur l'intensité du courant alternatif qui traverse le barreau semi-conducteur , dans le sens de la longueur. Un courant continu chauffera le barreau semi-conducteur d'une manière à peu près uni-

forme dans toute sa section, avec une diminution ou bien une augmentation quand la résistance spécifique du barreau s'accroît ou bien diminue. Mais quand la résistance spéci- fique du barreau augmente, la profondeur de pénétration du chauffage par induction augmente également, comme celle ' du courant alternatif qui traversé le barreau dans le sens de la longueur et le chauffe par résistance.
En faisant varier le courant continu, on peut donc arriver à doser le chauffage du barreau semi-conducteur dans les différen- tes zones qui vont du centre du barreau vers sa périphérie. vans la description qui suit, on envisage une forme de réalisation permettant l'utilisation de l'invention, et dans laquelle, pour agir sur le dégagement de la chaleur sortant de la portion d'un barreau semi-conducteur qui se resolidifie, on utilise une source de chaleur supplémen- taire du premier type.
L'utilisation de l'invention n'est cependant pas limitée à ce procédé. mans le cadre de l'in- vention on peut utiliser une source de chaleur d'un type quelconque ou une source de chaleur secondaire pour réali- ser le but de l'invention. mana l'esprit de ce procédé, on peut prévoir un écran ou un système d'écrans réfléchissants, disposés dans le voisinage de la zone fluide en fusion et dirigés vers la surface du barreau semi-conducteur, écrans qui reçoivent une partie du rayonnement calorifique émis par la zone en fusion, et qui en fonction de leur orientation, réfléchissent ce rayonnement calorifique sur la partie de la surface du barreau conducteur, là où l'on veut agir 'sur le dégagement de la chaleur, pour obtenir une courbe de répartition déterminée de la température,
qui permettra d'arriver à donner au front ou surface de séparation citée plus haut, entre la partie plastique et la partie non plastique de la portion du barreau qui repasse à l'état solide, une forme sensiblement plane telle que souhaitée.

Le système réflecteur ou ses différentes parites peuvent avoir une position réglable, de manière à ajuster l'effet de réflecteur, et à pouvoir doser la quantité de chaleur ,qui doit arriver sur la partie de la surface du barreau semi-conducteur que l'on désire influencer. ou bien pour agir sur son angle d'incidence.
Pour donner des explications complémentaires, au sujet de l'invention, on va examiner quelques exemples de réalisation et leur représentation schématique donnée par les figures.
La figure 1 représente en partie un barreau semi- conducteur 1 soumis à un traitement de fusion par zone.
Il s'agit par exemple d'un barreau de silicium ou de germanium, qui peut déjà être légèrement dopé pour un type de conductibilité électrique déterminé, qui est serre à ses deux.extrémités dans les montures 2 et 3, et qui porte à une de ses extrémités un monocristal germe, qui n'a pas été dessiné.
Ces deux montures peuvent être dis- posées de telle manière, qu'elles peuvent être facilement mises en rotation autour de l'axe longitudinal du barreau, pour uniformiser le barreau au cours de sa resoliditica- tion. des points de serrage peuvent également se trouver sous la dépendance d'un dispositif d'étirage et de compres-' sion, au moyen duquel ils peuvent se rapprocher ou être écartés l'un de l'autre, de même que les parties du bar- reau 1 qui y sont fixées, au cours de l'opération de fusion par zone, de manière à obtenir, soit un diamètre constant soit une variation déterminée de la valeur du diamètre sur toute la longueur du barreau ou sur une fraction de celui-ci.
On rapproche les extrémités du système quand le diamètre doit augmenter et/ou les

écarte quand le diamètre doit diminuer. La zone fluide en fusion 4 dans le barreau semi-conducteur 1, est obtenue au moyen d'un chauffage par induction, dont la bobine primaire 5 comporte plusieurs spires, disposées en galette, et qui est alimentée par un courant électrique dont la fréquence est de quelques Mégahertz, bans un barreau de ce genre, traité par le procédé de fusion par zone, la zone en fusion 4, quand elle est déplacée de bas en haut le long du barreau, forme, en-dessous de sa surface de séparation inférieure 4a, une partie qui repasse à l'état solide, et l'on suppose qu'elle peut avoir une longueur il* Dans cette partie de la longueur du barreau 1 qui repasse à l'état solide,
il existe une partie plastique qui est voisine de la surface de séparation 4a, ainsi qu'une partie voisine de la précédente, qui est déjà retar0 née à l'état non plastique. Entre la partie à l'état plas- tique et la partie à l'état non plastique de la portion 11 qui repasse à l'état solide, il existe donc également une surface de séparation. Sur la figure 1, on a indiqué par 6 la partie qui est encore plastique et la partie de la longueur 11 qui n'est plus plastique par 7; 8 désigne la surface de séparation entre ces deux parties.
Suivant l'invention, on va maintenant agir sur le dégagement de chaleur qui se produit par les surfaces extérieures de ces deux fractions 6 et 7 de la longueur 11.
Comme le montre la figure 1, pour réaliser un chauffage par induction, qui agit sur l'échauffement de cette fraction 11 de la longueur du barreau, on prévoit une bobine cylindrique 9 constituée par plusieurs spires, qui entourent le barreau 1, et'dont les bornes de raccor- dement sont indiquées en 10 et 11. Aux deux extrémités de la,bobine, on place deux disques 12a et 12b, consti- tués par une matière résistant à la chaleur, et qui sont reliés aux spires extrêmes de la bobine; l'écartement

réciproque entre ces deux disques peut être réglé au moyen des tiges filetées 13a et 13b, Ces tiges filetées sont également réalisées en un matériau résistant à la chaleur, par exemple de la céramique.
Chacune des tiges filetées possède à une de ses extrémités, un bout carré 13a' et 13b'. et en outre, est filetée à gauche à une extrémité et à droite à l'autre extrémité; entre ces deux parties filetées différemment, se trouve une pièce de guidage 14a ou 14b, dans laquelle peut tourner une portion 13a" ou 13b" de la tige, portions dont la position relati- ve par rapport à la bobine 5 ne change pas, quand on fait tourner les tiges filetées 13a ou 13b.
Comme les spires extrêmes de la bobine cylindrique 9 sont attachées chacune à l'un des disques 12a ou 12b, en faisant tourner les tiges 13a et 13b, on écarte ou l'on rapproche 12a par rapport à 12b, ce qui allonge ou raccourcit la bobine 9, de sorte que cette bobine entoure une portion plus grande ou plus petite de la partie du barreau 1 qui repasse à l'état solide. Suivant l'intensité du courant qui circule dans la bobine 9, on peut de cette manière agir sur le dégagement de chaleur de la partie du barreau qui repasse à l'état solide c'est-à-dire sur les zones 6 et 7.
La figure 1 montre également, que les points de serrage 2 et 3 des extrémités du barreau 1, peuvent également être utilisés comme électrodes de raccordement du barreau semi-conducteur par l'intermédiaire des connexions 15 et 16, à une source d'alimentation en énergie électrique, constituée par un générateur 17 à haute fréquence, dont la tension et la fréquence peuvent avantageusement tre réglés. Dans la connexion 15 entre le générateur 17 d'une part et le point de fixation 2 d'autre part, on intercale un conden- sateur 18, Aux points 19 et 20 du circuit, on raccorde une source à courant continu 21. de préférence une source

De cette manière, on peut agir de la manière désirée sur la répar- tition de la température, dans une section perpendiculaire à l'axe du barreau, depuis le centre jusqu'au bord, avec comme résultat de pouvoir donner une forme déterminée à volonté à la surface de séparation entre les deux zones 6 et 7, c'est-à-dire les portions de longueur plastique et non plastique de la fraction de longueur du barreau qui repasse à l'état solide.
Dans ce qui précède, on a décrit l'utilisation d'un courant continu variable, qui circule suivant l'axe du barreau semi-conducteur à traiter, dans le but de provo- quer un préchauffement du semi-conducteur, dosé de manière, à modifier la conductibilité du barreau semi-conducteur, en le traitant comme une résistance parcourue par un cou- rant,
