Halbleiterelement

EMI2.1

Semiconductor element
It is known that the AIVBVI compounds are good for technical exploitation of the Peltier effect
Refrigeration are suitable. On the other hand, ternary compounds of the type ABcI (e.g. AgSbTeJ have recently been found and investigated.
Mixed crystal formation enables the properties of the two groups of compounds mentioned to be combined and, among other things, to influence the thermal conductivity in a favorable sense, i.e. H. further reduce, especially when the individual components are partially replaced by components from the same group of the periodic system through further mixed crystal formation. In the general case, the formula for such a mixed crystal is:

Semiconductor elements according to the invention can advantageously be designed as a thermoelectric arrangement. To achieve a high degree of efficiency in the generation of thermoelectric energy and cold, the properties of the thermoelectric materials must be such that the value
EMI2.1
: ex = absolute thermal force (Seebeck coefficient) a = electrical conductivity k = thermal conductivity With metals and metal alloys, at best, a thermoelectric effectiveness z = 10 'K * is achieved. This corresponds to an efficiency of 10/0 with a temperature difference of 500oK. With semiconducting compounds, however, values of z = 10 'K-1 and under comparable conditions an efficiency of a good 10% have been achieved.
In a search for suitable semiconducting materials, to achieve a high level of effectiveness z essentially depends on the largest possible ratio of alk, since the thermal force is not a material constant. The electrical conductivity a can, like et in semiconductors, be changed in percentage by doping, but is dependent on the material because of the proportionality to the charge carrier mobility. As is known, the formation of mixed crystals can increase the alk ratio compared to the edge connections. As a result of the mixed crystal formation, the thermal conductivity k is generally greatly reduced, while the conductivity a does not deviate much from the mean value from the values of the edge components.
The mixed crystals according to the invention are superior to the mixed crystals known hitherto in terms of their thermoelectric effectiveness.
Surprisingly, it has been shown that the alk ratio can be increased by further mixed crystal formation according to the invention. The increase is achieved in that, for. B. in a mixed crystal like (Ag Pb Sb J Te the Pb is partially replaced by Sn.
Despite increasing thermal conductivity, in the mixed crystal systems according to the invention, contrary to expectations, by doping with tellurium, far higher values of the electrical conductivity can be set than in the known systems. Therefore the ratio of alk and thus the effectiveness of these mixed crystal systems is higher at comparable temperatures.
When preparing mixed crystals from an A'VBVI compound and an AIBVC compound, certain difficulties arise during zone melting. These difficulties are contrary to expectations
EMI2.2
Compared to the mixed crystals of the known type, they are characterized by greater mechanical strength, are less brittle and are less heterogeneous when produced using relatively simple processes. Furthermore, the temperature resistance is increased compared to the known mixed crystal systems.
Semiconductor elements according to the invention can be designed particularly advantageously as a thermoelectric arrangement.
Mixed crystals with the following composition have proven to be particularly advantageous for use in thermoelectric semiconductor arrangements:
