ten kann, direkt beimengen, u. zw. zunächst einem Teile der gesamten Goldmenge, und die endgültige Zusammensetzung durch einen oder mehrere weitere Schmelzprozesse, bei denen das Antimon beigemengt und der Goldanteil stufenweise erhöht wird, beispielsweise bis zu dem oben erwähnten optimalen Mengenverhältnis 99 : 1 herbeigeführt werden. Die auf diese Weise hergestellte schwefelhaltige Gold/ Antimon-Legierung kann zu einer Folie bis herab zu einer Stärke von 0,05 mm oder weniger ausgewalzt werden. In dieser Foliengestalt lässt sich das Elektrodenmetall erfahrungsgemäss bequem handhaben.
Die schwefelhaltige Gold/Antimon-Legierung kann zusätzlich nach dem eingangs erwähnten früheren Vorschlag mit einem Spurengehalt an Arsen versehen werden, wobei der Arsengehalt, bezogen auf die Menge der Gold/Antimon-Legierung, mit Vorteil zwischen 10-3 % und 10 1 % gewählt werden kann. Die Beimengung des Arsens kann in ähnlicher Weise wie die des Schwefels vorgenommen werden.
Der eigentliche Legierungsprozess kann z. B. mittels nachgiebiger und einstellbarer Druckvorrichtungen, in welchen die Silizium-Scheiben mit den beiderseits anliegenden Elekifodenfolien und gegebenenfalls Trägerplatten zwischen Druckplatten, z. B. aus Graphit, eingeklemmt und 50 der Erhitzung auf zirka 700 - 8000 C auf einige Minuten ausgesetzt werden. oder nach Patent Nr. 196920 durch Einbetten des Halbleiteraggregats in eine Pulverfüllung, z. B. von Graphitpulver, und Zusammenpressen der letzteren sowie Erhitzung, wie erwähnt, gegebenenfalls unter mässiger Druckbelastung bis zu etwa 1 kg/cm2 oder weniger durchgeführt werden. Auf solche Weise können in Siliziumscheiben hochdotierte Überschuss- leitende Bereiche geschaffen werden.
Zwischen einem derartigen Bereich und dem benachbarten, bei der Behandlung unverändert gebliebenen Silizium befindet sich jeweils, falls das Silizium bereits vor der Behandlung mangelleitend war, ein p-n-Übergang, welcher, wie bekannt, den Stromdurchgang in einer Richtung zu sperren vermag.
Die obenerwähnten, zur Dosierung der genannten Zusatzstoffe zum Gold dienenden Schmelzprozesse sowie der Legierungsprozess und etwaige spätere Schmelzprozesse z. B. zur Befestigung von Stromanschlüs- sen, können, insbesondere insofern dabei Temperaturen über 5000 C angewendet werden, vorteilhaft in einer inerten Atmosphäre, z. B. Argon, Stickstoff, Kohlenoxyd, vorgenommen werden. Eine Beigabe von Borax ist zu vermeiden.
PATENTANSPRÜCHE :
1. Verfahren zur grossflächigen Kontaktierung eines einkristallinen SiliziumkÏrpers mit einer antimonhaltigen Goldfolie durch Zusammenlegieren beider über eine Fläche von mehreren mm2 bis zu einigen cm2nach Patent Nr. 212877, dadurch gekennzeichnet, dass die Folie aus einer Gold/Antimon-Legierung mit einem Schwefelgehalt zwischen 10-4 % und 10-10/0, bezogen auf die Gold/Antimonmenge, hergestellt wird.
