Abstract
An arrangement comprises a two-layer system with photosensitive paint coats (6, 8) of a specified thickness, which contain a polymer and a photoactive compound serving as an inhibitor in an organic solvant, the adsorption capacity of which is determined by factor A, B and C. According to the invention a lower, thick layer (6) is provided with a lower absorption value and an upper, thin layer (8) with a higher absorption value, having also a different molecular weight. When the adsorption capacity is known, the thicknesses of the two photosensitive paint coatings are matched to a predetermined pure transmission. This photosensitive paint system can be used for making major topographical changes to the surface of a substrate with fine structures.

Die Erfindung bezieht sich auf eine Anordnung zur Strukturie¬ rung durch Fotolithografiemit einem Zwei-Lagensystem von Foto¬ lackschichten, die nacheinander jeweils mit einer vorbestimmten Dicke aufgebracht sind. Diese Fotolackschichten enthalten in einem organischen Lösungsmittel ein Polymer und eine als Inhibitor dienende fotoaktive Verbindung, deren Absorptions¬ vermögen als Funktion der Expositionsenergie nach Faktoren bestimmt ist. Dieses Zwei-Lagensystem ist geeignet zum He stellen von Dünnfilm-Magnetköpfen und beispielsweise für vanische Prozesse in der Mikroelektronik.

Diese verhältnismäßig hohe Strahlungsenergie kann aber an Dünnstellen der Lackschicht zu einer Unterstrahlung führen. Durch die Bestrahlung wird die Löslichkeit des Positiv-Resists in einem basischen Entwickler erhöht. Die unterstrahlten Stellen werden somit während der Entwicklung ebenfalls angegriffen oder sogar entfernt. Die Folge ist eine entsprechende Kontrastvermiriüerung der herge- stellten Struktur.
