また、光学素子2の面2eは、保護層5の凹部の周囲に位置する上面5aと、凹部の底面との間の位置に配置されている。すなわち、光学素子2の面2eは、保護層5の凹部の内部に配置され、光学素子2の少なくとも一部が保護層5の上面5aから突出して配置されている。このため、光学素子2が発光素子の場合、光学素子2から発光される光は、凹部の内面を被覆する反射電極層4に到達するのみでなく、その一部が、保護層5の上面5a上の電極層4にも到達し易い。それ故、かかる光は、この上面5a上の電極層4で反射される。これにより、光学デバイス1から出射される光の濃度ムラが比較的少なくなり、かつ指向性も比較的高くなっている。
光学素子2が受光素子の場合、凹部の内面を被覆する反射電極層4で反射した光のみでなく、保護層5の上面5a上の電極層4で反射した光も光学素子2に入射し易くなる。このため、光学デバイス1では、光学素子2の受光光量を増大させることができる。
また、光学デバイス1が全体として可撓性を有する場合、光学デバイス1を曲面に追従させることができる。
なお、凹部の周囲の保護層5の上面5aを被覆する電極層4上にも、透光性材料層3は配置されており、この部分の透光性材料層3によって各光学素子2同士が比較的良好に絶縁されている。
透光性樹脂層3の表面には、複数の光学素子2の各露出面2dを電気的に接続する第1電極配線6、第2電極配線7が設けられている。図1の左右方向に沿って延びた第1電極配線6、および図1の上下方向に沿って延びた第2電極配線7は、マトリクス状に配置された光学素子2の各露出面2dの中央部分を連結するように格子状に設けられている。
また、電極層4との導通のために、取出電極端子8が、透光性材料層3を貫通して設けられている。取出電極端子8は、その一方の面が電極層4に接触し、他方の面が透光性材料層3から露出している。一方、透光性材料層3の表面には、第1電極配線6同士を接続する第1共通電極9と、第2電極配線7同士を接続する第2共通電極10とが設けられている。光学素子2が発光素子の場合、光学素子2に対して通電するため、取出電極端子8は、外部電源の一方端子に接続され、第1共通電極9および第2共通電極10は、該外部電源の他方端子に接続される。光学素子2が受光素子の場合、取出電極端子8、第1共通電極9および第2共通電極10は、光学素子2で発生した電流を取り出すための端子として機能する。
本実施形態において光学デバイス1の厚みは、透光性材料層3、電極層4および保護層5の厚みによって決まり、2μm〜200μmと比較的薄く形成することができる。第1の実形形態の光学デバイス1のみで取り扱う場合、光学デバイス1の厚みが、たとえば50μm〜200μmと比較的厚いことが好ましい。
図3は、本発明の第2の実施形態である光学デバイス11の構成を示す断面図である。本実施形態の光学デバイス11は、第1の実施形態である光学デバイス1が、支持基体12をさらに有する構成となっている。この第2の実施形態においては、第1の実施形態の保護層5が、接着層13を介して支持基体12と接合されている。
なお、支持基体12および接着層13以外の構成については、第1の実施形態で示した光学デバイス1の各構成と同じであるので、同じ参照符号を付して説明を省略する。この第2の実施形態では、支持基体12、接着層13及び保護層5の集合体によって支持部材が構成されている。
支持基体12は、板状またはフィルム状の部材で、透光性材料層3、電極層4及び保護層5に比べて剛性が高い材質で構成される。たとえば、セラミックス、ガラス、エポキシ系樹脂、シリコン、SiC、および有機フィルムなどが挙げられる。支持基体12の厚みは、たとえば40μm〜5000μmとされる。支持基体12を備えた構成とすると、光学デバイス1の厚みを比較的薄く構成しても、光学デバイス全体の取り扱いが比較的容易となる。たとえば、透光性材料層3と電極層4と保護層5との厚みの合計を、2μm〜50μmと、比較的小さくすることができる。
第2の実施形態では、支持基体12を設けることにより、光学デバイス11の機械的強度がより高くなっている。接着層13は、保護層5と支持基体12とが接着可能な材質で構成され、後述する製造工程において、支持基体12を保護層5に接合する際に緩衝材として機能する。このような特性を有する接着層13の材質としては、たとえば、BCB、ポリイミド、エポキシ系樹脂、UV硬化樹脂などの有機材料や、はんだなどを用いればよい。
次に、光学デバイス1の製造方法について説明する。
図4A〜図4Gは、本実施形態の光学デバイス1及び11の製造方法を示す工程図である。
図4Aに示すように、まず土台基板100の表面に複数の結晶層が積層されてなる半導体層101を形成する。
土台基板100は、半導体層をエピタキシャル成長させるために一時的に使用する基板である。土台基板100は、高抵抗または絶縁性を有し、たとえばノンドープのシリコン(Si)またはガリウム砒素(GaAs)によって形成されている。土台基板100をSiによって形成した場合、ハンドリングや加工の容易性、および製造コストの面等で有利である。
半導体層101は、一導電型半導体層101a及び逆導電型半導体層101bをこの順に土台基板100上に積層して形成されている。半導体層101の各層は、たとえばCVD(Chemical Vapor Deposition)法によって形成される。
次に、図4Bに示すように、半導体層101を加工して、土台基板100上に複数の独立した光学素子2を形成する。光学素子2は、半導体層101上にフォトリソグラフィーによって所望のマスクパターンを形成した後、土台基板100の表面が露出するまでエッチングすることによって形成される。このエッチング処理では、たとえばウエットエッチングを行い、土台基板100から上面に近づくに従って幅が次第に小さくなるような、いわゆるメサ形状断面を有する光学素子2を形成する。このウエットエッチングでは、好ましくは異方性エッチングによって、所定のメサ形状の光学素子2を形成する。
次に、図4Cに示すように、光学素子2の上面および側面を被覆するように透光性樹脂材料を塗布するとともに、塗布した透光性樹脂材料を硬化させて透光性材料層3を形成する。次いで、光学素子2上の透光性材料層3をエッチングしてコンタクトホールを形成する。そして、導電体4aでコンタクトホールを充填するとともに、透光性材料層3および導電体4aを被覆するように電極層4を形成する。
透光性樹脂材料は、たとえば、スピンコート法、スプレイコート法、ディップ法等によって塗布され、オーブン、ホットプレート、キュア炉によって熱硬化され、これにより、透光性材料層3が形成される。たとえば、厚さ2μmの光学素子2が形成されている場合、たとえば透光性樹脂材料を2μmの厚さに塗布する。これにより、図4Cに示すような、光学素子2の表面に応じた形状を有する透光性材料層3が形成される。光学素子2と同程度の厚さに透光性樹脂層3を形成することで、透光性樹脂層3は、光学素子2の形状に対応した形状となる。
また、透光性樹脂材料を、たとえば50〜100μmと比較的厚く塗布した後、公知のフォトリソグラフィー法およびエッチング法によって、この透光性樹脂材料の表面に凹部を形成してもよい。こうすると、凹部を所望の位置に、比較的高い自由度で形成することができる。
電極層4は、たとえば公知の薄膜形成法、たとえば電子ビーム蒸着法や抵抗加熱蒸着法によって形成すればよい。
次に、図4Dに示すように、電極層4上に保護層材料を塗布するとともに、塗布した保護層材料を硬化させて保護層5を形成する。
保護層材料は、たとえばスピンコート法、スプレイコート法、ディップ法等によって塗布され、オーブン、ホットプレート、キュア炉によって熱硬化される。
次に、図4Eに示すように、土台基板100を除去する。土台基板100の除去は、エッチングによって可能である。土台基板100がシリコンからなり、光学素子2がGaAsからなる場合は、シリコンを選択的にエッチングするエッチング剤を用いてエッチングを行うことで容易に土台基板100を除去することができる。また、たとえば、半導体層101の成長に先がけて、土台基板100の表面に犠牲層を形成しておき、この犠牲層を選択的にエッチング除去することで、土台基板100を分離してもよい。
最後に、図4Fに示すように、第1電極配線6、第2電極配線7、取出電極端子8、第1共通電極9及び第2共通電極10を形成して光学デバイス1を得る。
なお、図4Gに示すように、光学デバイス1を得た後に、保護層5上に接着層13を形成し、支持基体12を接合して、第2の実施形態である光学デバイス11を作製することも可能である。
なお、第2の実施形態である光学デバイス11は、たとえば以下のように作製することができる。
保護層5を形成するまでの工程は、上記の図4A〜図4Dに示した工程と同じであるが、図4Dに示した工程の後、土台基板100を除去せずに残した状態で、保護層5上に接着層13を形成する。この後、接着層13に比較的剛性が高い支持基体12を接合する。接着層13と支持基体12との接合は、接着層13と支持基体12とを加圧するとともに加熱して行う。
支持基体12の接合時に、光学素子2は保護層5および接着層13により保護されているので、支持基体12の接合に係る加熱や加圧による光学素子2の特性劣化や損傷を抑制することができる。
支持基体12を接合した後は、図4Eおよび図4Fの工程と同じく、土台基板100の除去および電極配線等の形成を行うことで、支持基体12を有する光学デバイス11が得られる。
このようにして、製造時(特に支持基体との接合時)の光学素子の特性劣化を比較的低減しつつ、比較的薄くて小型の光学デバイスを製造することができる。
以上、本発明の光学デバイスおよび光学デバイスの製造方法について説明したが、本発明は上記実施例に限定されるものでなく、本発明の要旨を逸脱しない範囲において、各種の改良および変更を行ってもよいのはもちろんである。
本実施形態の変形例として、光学素子2は、非晶質層からなる有機EL素子であってもよい。また本実施形態の変形例として、保護層5に設けられる各凹部に、複数の光学素子2が配置されてもよい。
