本実施形態のように、ウエハ200に対するNH3ガスの供給をウエハ200の側方から行う場合、NH終端の形成は、ウエハ200の外周部において先行して開始され、ウエハ200の中央部においては開始が遅れる傾向がある。この現象は、ウエハ200の表面にトレンチやホールなどの凹部を含むパターンが形成されている場合に特に顕著となる。本ステップにおいて、NH3ガスの供給時間が1分未満となると、ウエハ200の外周部にNH終端を形成することはできても、ウエハ200の中央部にNH終端を形成することが困難となる場合がある。NH3ガスの供給時間を1分以上の時間とすることで、NH終端を、ウエハ200の外周部から中央部にわたり均一に、すなわち、略均等な量および密度で形成することが可能となる。ただし、NH3ガスの供給時間が30分を超えると、ウエハ200の表面におけるNH終端の形成反応が飽和した状態で、ウエハ200に対するNH3ガスの供給が継続される場合がある。その結果、NH終端の形成に寄与しないNH3ガスの使用量が無駄に増え、ガスコストが増加する場合がある。NH3ガスの供給時間を30分以下の時間とすることで、ガスコストの増加を抑制することが可能となる。
