BACKGROUND OF THE INVENTION Material deposition on silicon substrates by either chemical vapor deposition (CVD) or atomic layer deposition (ALD) is a common process in the manufacture of integrated circuits. A method for low temperature cleaning of a semiconductor process chamber comprising:
a) providing a semiconductor process chamber comprising at least one undesired material on at least one surface in the chamber;
b) pretreating a first gas mixture comprising a fluorine source and an oxygen source to produce a pretreated first gas mixture comprising active fluorine species;
c) introducing the pretreated first gas mixture into a gas storage system;
d) reducing the temperature of the chamber to a first temperature;
e) introducing the pretreated gas mixture from the gas storage system into the semiconductor process chamber; and
f) at least one undesired substance may be added to the pretreated gas mixture and the plasma without generating a plasma in the chamber or without raising the temperature of the chamber above the first temperature. Removing from the surface of the chamber by a chemical reaction that produces a reaction product with an undesired material.

The first gas mixture is
a) a fluorine source of less than about 99% by volume;
b) an oxygen source of less than about 99% by volume;
c) The method of [1] including the remainder as an inert gas.

The first gas mixture is
a) about 50% to about 80% by volume of fluorine source;
b) The method of [2] comprising about 20% to about 50% by volume oxygen source.

h) nitrogen trifluoride oxide,
i) silicon dioxide, and
j) The method of [1] comprising at least one element selected from the group consisting of the mixture.

Pre-treatment of the first gas mixture comprises:
a) introducing the first gas mixture into the reactor;
b) reacting the first gas mixture in the reactor to dissociate fluorine from the fluorine source to generate active fluorine species in the gas mixture;
c) cooling the first gas mixture to approximately room temperature; and
d) The method of [1], comprising introducing the first gas mixture into a gas storage system for storage.

The method of [6], wherein the reactor is not in fluid communication with the semiconductor process chamber.

[6] The method of [6], further comprising reacting either by heating the first gas mixture to a temperature of about 300 ° C. to about 1000 ° C. or exposing the first gas mixture to a plasma.

Claims (19)

a) providing a semiconductor process chamber comprising at least one undesired material on at least one surface in the chamber;
b) pretreating a first gas mixture comprising fluorine and nitric oxide to produce a pretreated first gas mixture comprising active fluorine species;
c) introducing the pretreated first gas mixture into a gas storage system;
d) storing the pretreated first gas mixture in the gas storage system for at least 12 hours before flowing the pretreated first gas mixture into the chamber;
e) lowering the temperature of the chamber to a first temperature of 50 ° C. to 500 ° C . ;
f) introducing the pretreated gas mixture from the gas storage system into the semiconductor process chamber; and
g) at least one undesired substance is added to the pretreated gas mixture and the plasma without generating a plasma in the chamber or without raising the temperature of the chamber above the first temperature. Removing from the surface in the chamber by a chemical reaction that produces a reaction product with an undesired material.
